摘要
本文主要研究了IGBT在关断过程中的V_(ce)电压尖峰的抑制方法,分析了V_(ce)电压尖峰的形成原因及不同有源钳位电路的优缺点,提出一种带有du/dt反馈的有源钳位方法。以某厂大功率IGBT模块为实验平台验证了有源钳位电路,证明了在高压工况下du/dt反馈的必要性。
This paper mainly studies the suppression methods of V_(ce)voltage spikes during the IGBT shutdown process,analyzes the reasons for the formation of V_(ce)voltage spikes,and the advantages and disadvantages of different active clamping circuits.A method of active clamping with du/dt feedback was proposed,and the active clamping circuit was validated using a high-power IGBT module from a certain factory as an experimental platform,proving the necessity of du/dt feedback under high voltage conditions.
