摘要
综述了近年来热固性树脂基导热材料的研究现状,简要阐述了填充型导热复合材料的基本结构和导热机理,并重点从填料种类、填料方式以及填料改性等方面对导热填料的选择与处理方式进行了探讨,总结出不同类型填料制备得到的导热复合材料的性能与参数。最后对热固性树脂基导热复合材料的发展方向进行了展望。
In this paper,the research status of thermosetting resin based thermal conductive composites in recent years is summarized,the basic structure and thermal conductivity mechanism of filled thermal conductive composite materials are briefly described,and emphasis is placed on introducing the types and methods of fillers,as well as the surface modification of fillers in thermal conductive composite materials.Finally,the prospect in future development direction of this fields is put forward.
