基于Sn-3Ag/Cu钎焊反应的综合实验教学改革与实践

摘要 依托纵向基金科研项目和《材料科学基础》课程知识点(扩散)设计了通过冶金熔炼法制备Sn-3Ag钎料,之后将钎料与多晶Cu钎焊反应制备Sn-3Ag/Cu钎焊焊点的实验教学。还利用DSC、SEM、EDX、XRD设备对钎料熔点及焊点互连金属间化合物(Cu_(6)Sn_(5))的微观形貌、元素分析、相和组织组成进行表征,并分析焊点界面金属间化合物反应控制机制及其影响因素。通过前期Sn-3Ag/Cu钎焊相关文献查阅和材料准备、实验过程中实验仪器原理的探索和实验结果的理论分析,该实验教学有助于学生理论联系实践,并加深学生对微观扩散机制的理解,提升学生的创新思维和实践动手能力,锻炼学生的团结协作能力。此外,也有助于近距离、精准合适的对大学生加强课程思政教育,培养爱国敬业和精益求精的大国“工匠精神”。 Based on scientific research projects of the vertical fund and course knowledge points(diffusion),an experimental teaching was designed to prepare Sn-3Ag solder by metallurgical melting method,followed by reacting the soldering material with polycrystalline Cu to prepare Sn-3Ag/Cu soldering joints.DSC,SEM,EDX and XRD equipment were also used to characterize the solder melting point,the microstructure,elemental analysis,phase and composition of and solder interconnects intermetallic compound(Cu_6Sn_5),then to analyze the reaction control mechanism and influencing factors of the solder joint interface intermetallic compound.Through literature review and material preparation related to Sn-3Ag/Cu soldering in the early stage,exploration of experimental instrument principles during the experimental process,and theoretical analysis of experimental results,this experimental teaching helped students connect theory with practice,deepen their understanding of micro diffusion mechanisms,enhance their innovative thinking and practical abilities,enhance their innovative thinking and practical skills,and exercise their unity and cooperation abilities.In addition,it also helped to strengthen curriculum ideological and political education in courses for college students in a close and accurate manner,and cultivate the spirit of patriotism,dedication and excellence as a great country's “craftsman”.
