摘要
毫米波检波器是直接检波式接收机的重要组成部分。提出了利用HSCH-9161砷化镓检波二极管设计的V波段高灵敏度宽带检波器。利用HFSS模拟了二极管三维封装模型,与其ADS中的SPICE模型结合,提高了二极管模型的仿真准确度。并设计了V波段波导微带过渡、扇形线低通滤波器和输入匹配电路,完成了V波段宽带检波器的电路模型,整个电路最终制作在Rogers-5880基板上,基板厚度为0.127 mm,敷铜厚度为0.017 mm。检波器在50 GHz~75 GHz范围内,S11小于-5 dB,电压灵敏度在1 008 mV/mW以上,在51 GHz~68 GHz范围内,灵敏度大于1 500 mV/mW,为实现直接检波式接收机的设计工作奠定了基础。
Millimeter wave detector is an important part of direct detection receivers.A V-band high-sensitivity broadband de-tector designed by using HSCH-9161 GaAs detector diode is proposed.The 3D packaging model of the diode is designed by using HFSS,and combined with the SPICE model in ADS,the simulation accuracy of the diode model is improved.V-band waveguide mi-crostrip transition,sector line low-pass filter and input matching circuit,and completed circuit model of the V-band broadband de-tector are designed.The whole circuit is finally fabricated on the Rogers-5880 substrate which thickness is 0.127 mm,copper thick-ness is 0.017 mm.The S11 is less than-5 dB from 50 to 75 GHz,and the voltage sensitivity is above 1008 mV/mW.The sensitivity is greater than 1500 mV/mW from 51 to 68 GHz.This lays the foundation for the design work of the direct detection receiver.
