摘要
塑封料的成分复杂,其中的添加剂含量占比很低却对塑封料的一些重要特性有着关键性的影响。作者在其项目研究中发现,适度地优化添加剂的配方可以大幅度改善塑封料的可靠性。然而塑封料的脱模特性却因此意外地出现了下降,经过深入的实验研究后发现,磷性阻燃剂会降低树脂的交联固化速率从而影响了脱模效果,最后研究出了有效的解决方案。
The formula ofmold compound is very complex,the additive inside whose weight percentage is very lowbut plays a very important role on some critical properties.The author found that optimization on the type and content of existing additive has achieved significant improvement on compound's reliability,however,mold releasing ability get worse in accident.After careful study the author found out that the failure is caused by the organic phosphorous flame retardant and worked out the effective solution finally.
