摘要
基于传统单电子理论 ,阐述了单电子晶体管的结构、原理、特点及应用。给出了三种仿真方法的具体实现过程 :解主方程方法、蒙特卡洛方法和 Spice宏模型方法 。
The structures, principles, characters and applications of single electron transistors are clarified,based on the traditional theories. Three emulation methods, solution of the master equation, Monte Carlo and Spice macromodel, are introduced in details, the advantages and disadvantages of them are analyzed respectively.
