摘要
RSD(ReverselySwitchedDynistors)是一种晶闸管与晶体管相间排列的多元胞结构半导体开关器件,采用控制等离子体层触发的开通模式。从理论上分析了预充电荷对RSD开通特性的影响,给出了RSD的开通条件,实验结果与理论分析相符。最后,提出了几种改善RSD开通特性的方法。
RSD is a multicell semiconductor switch.The device consists of several thousands of alternating thyristor and transistor sections and is triggered by a electronhole plasma layer.This paper analyzes the influence of precharge upon RSD turnon character.The experiment results meet the theoretical analysis very well.Several methods are presented to improve the turneon operation of RSD,too.
