摘要 倍频效率是倍频器仿真中关建因素,本文设计工作于太赫兹频段的三次谐波平衡式倍频器,在有限元法软件中对平面肖特基二极管进行精确建模后,使用谐波负载牵引技术结合谐波平衡法中对该倍频器非线性产生的各次谐波进行阻抗牵引,从谐波阻抗匹配的原理上实现所需谐波的最大转换效率,最后仿真结果为在321-345GHz输出频段内转换效率大于9%。 Conversion efficiency is the key factor of tripler simulation, in this paper, we design a tripler work in terahertz frequency band, after build accurate model of the planar Schottky diode in the finite element method software, the harmonic loadpull technique combined with harmonic balance method is used to match impedance for each harmonics, in this way, we can achieve the maximum conversion efficiency of the desired harmonic abide by the principle of harmonic impedance matching, the final result of simulation is that the conversion efficiency is greater than 9% in the 321-345 GHz output frequency.
