室温工作HSGFET型O_3传感器的特性检测和分析

摘要 文中的O3传感器采用悬浮栅结构,敏感膜选用In2O3纳米材料及其掺入适量γ-Fe2O3等的混合物,与增强型和 耗尽型的FET组合成不同类型的传感器,对其吸附时间和脱附时间以及温度特性进行了对比实验,并进行了理论分析。 The ozone sensors with HSGFET are prepared with two different kinds of FET.Its sensitive layer is based on In2O3 and doping with γ-Fe2O3, etc.The properties of its adsorption/desorption time and temperature are given accordingly and the experiment results are also discussed.
