摘要
用双源蒸发法,在133.3μPa真空小,同时蒸发CuInSe_2材料+Cu或CuInSe_2材料+Se,获得多晶CuInSe_2薄膜。薄膜在氩气气氛中进行热处理,使CuInSe_2薄膜的组份、晶粒、电学和光学性能得到改善。用经热处理的多晶CuInSe_2薄膜制备CdS/CuInSe_2太阳电池,在2cm×2cm面积上获得转换效率为4.8%(AM1.5)的结果。
The polycrystalline thin films have been obtained by using double source method to evaporate materials CuInSe2 and Cu or CuInSe2 and Se in the vacuum chamber with pressure of 133μPa during codeposition. The composition, the grain, the electrical and optical properties of thin film are improved after heat treatment in argon. The GdS/CuInSe2 solar cell of 2cm×2cm prepared through heat treatment has got an efficiency of 4.8% under solar simulation of AM 1.5.
