摘要
实验研究了光注入下1 300nm-VCSEL在阈值电流附近的非线性响应特性.研究结果表明,在平行光注入下,激光器输出功率随注入功率的增加呈现出非线性变化.当失谐频率较大时,激光器输出功率将随注入功率增加到一定值后突然下降,然后再缓慢增加.通过连续增加或减小外部注入光功率,激光器的输出功率将出现呈逆时针变化的双稳环;正交光注入下VCSEL的输出特性与平行光注入下的情况类似,且在连续增加或减小外部注入光功率的过程中能观察到呈顺时针变化的双稳环.
Characteristics of nonlinear response near the threshold current in a 1 300nm-VCSEL subject to optical injection have been investigated experimentally.The results show that,under parallel optical injection,the output power of the VCSEL tends to increase nonlinearly with the increasing of optical injection power.As for a large detuning frequency,the output power will first increase to a certain level,then descend abruptly to a minimum,and finally increase gradually with increasing optical injection power.Moreover,an anticlockwise bistability loop will be observed through continually increasing and decreasing the optical injection power.Under orthogonal optical injection,the output power of VCSEL is similar to the case under parallel optical injection,and a clockwise bistability loop can be observed through continually increasing and decreasing the optical injection power.
