有机半导体超薄膜静电感应三极管动作特性

摘要 根据Au/CuPc/Al/CuPc/Au三明治结构的肖特基型栅极有机静电感应三极管的测试结果,分析了该三极管动作特性与器件结构的关系。结果表明,该三极管驱动电压低,呈不饱和电流-电压特性.其工作特性依赖于栅极电压和梳状铝电极的结构.合理设计、制作梳状铝电极,可获得良好的三极管静态、动态特性. The relation ship between operation characteristics and structure of a schottky type gate electrode organic static induction transistor with Au/CuPc/Al/CuPc/Au sandwich structure is analyzed. Experimented results show that the transistor has low driving voltage and no-saturated current-voltage characteristics. The operation characteristics depends on its gate bias voltage and the structure of the aluminum-film- comb grid gate electrode. The reasonable design and manufacture of the comb gate aluminum electrode is the basis of acquring, good static and dynamic characteristics of the transistor.
