摘要
实验研究了具有微带同轴联结方式的横向GaAs光电导开关 (触发光源用波长 10 6 4nm、脉宽 15ns的Nd :YAG激光器 ,电极间隙为 2 .8和 4mm)在线性工作模式下的瞬态电压传输效率 (它在开关偏置电压一定时随触发光能量的增加而提高 ,最高可达 93% ) ,并观察到了输出电压波形的双极性现象 ,还用等效电路模型分析了开关的电压传输特性 ,理论与实验结果相吻合。
Voltage efficiency of transmission in linear mode based on lateral GaAs photo conductive switches which coupled with coaxial microstrip is investigated experimentally and the transient voltage output characteristics is tested for switches with 2.8 mm and 4.0 mm gaps triggered by Nd: YAG laser (1 064 nm esbrlrnhyh, 15 ns FWHM). The voltage efficiency of transmission increases with more exciting energy and the highest efficiency reaches 93%. Double polarity phenomenon of output voltage wave is also observed. The calculated efficiency matched well the experimental result by using equivalent circuit mode.
