摘要
实验测量MOVPE生长不掺杂GaAs膜注入载流子感生线偏振光吸收谱和激光光荧光谱。结果表明注入载流子引起带隙和光荧光谱峰值明显减小。它们与注入载流子浓度均呈非线性变化关系。
The injected carrier induced absorption spectrum of linearly polarized light and photolumineacence spectrum in undoped CaAs film grown by MOVPE are determined experimentally. It show that the energy-gap and maximum of photolumineacence intensity are remakely decreased due to carrier injection. The carrier-induced changes in energy-gap and maximum of photolumineacence intensity are nonlinearly variations with the injected carrier concentrations.
