Among them, the studies of 2D metal chalcogenides have become the focus o...Since two-dimensional (2D) graphene was fabricated successfully, many kinds of graphene-like 2D materials have attracted extensive attention. Among them, the studies of 2D metal chalcogenides have become the focus of intense research due to their unique physical properties and promising applications. Here, we review significant recent advances in optoelectronic properties and applications of 2D metal chalcogenides. This review highlights the recent progress of synthesis, characterization and isolation of single and few layer metal chalco- genides nanosheets. Moreover, we also focus on the recent important progress of electronic, optical properties and optoelectronic devices of 2D metal chalcogenides. Additionally, the theoretical model and understanding on the band structures, optical properties and related physical mechanism are also reviewed. Finally, we give some per- sonal perspectives on potential research problems in the optoelectronic characteristics of 2D metal chalcogenides and related device applications.展开更多
Ternary layered compound materials(bismuth oxyhalides and metal phosphorus trichalcogenides)stand out in electronic and optoelectronic fields due to their interesting physical properties.However,few studies focus on t...Ternary layered compound materials(bismuth oxyhalides and metal phosphorus trichalcogenides)stand out in electronic and optoelectronic fields due to their interesting physical properties.However,few studies focus on the preparation of high-quality two-dimensional(2D)BiOBr crystals with a typical layered structure,let alone their optoelectronic applications.Here,for the first time,high-quality 2D BiOBr crystals with ultrathin thicknesses(less than 10 nm)and large domain sizes(~100μm)were efficiently prepared via a modified space-confined chemical vapor deposition(SCCVD)method.It is demonstrated that a moderate amount of H2O molecules in the SCCVD system greatly promote the formation of high-quality 2D BiOBr crystals because of the strong polarity of H2O molecules.In addition,a linear relationship between the thickness of BiOBr nanosheets and Raman shift of A1g(1)mode was found.Corresponding theoretical calculations were carried out to verify the experimental data.Furthermore,the BiOBr-based photodetector was fabricated,exhibiting excellent performances with a responsivity of 12.4 A W-1 and a detectivity of 1.6×1013 Jones at 365 nm.This study paves the way for controllable preparation of high-quality 2D BiOBr crystals and implies intriguing opportunities of them in optoelectronic applications.展开更多
Based on the effective-mass approximation theory and variational method, the laser field and temperature effects on the ground-state donor binding energy in the GaAsflGa1-x AlxAs quantum well (QW) are investigated. ...Based on the effective-mass approximation theory and variational method, the laser field and temperature effects on the ground-state donor binding energy in the GaAsflGa1-x AlxAs quantum well (QW) are investigated. Numerical results show that the donor binding energy depends on the impurity position, laser parameter, temperature, Al composition, and well width. The donor binding energy is decreased when the laser field and temperature are increased in the QW for any impurity position and QW parameter case. Moreover, the laser field has an obvious influence on the donor binding energy of impurity located at the vicinity of the QW center. In addition, our results also show that the donor binding energy decreases (or increases) as the well width (or AI composition x) increases in the QW.展开更多
