The high critical electric field strength of Ga_(2)O_(3)enables higher operating voltages and reduced switching losses in power electronic devices.Suitable Schottky metals and epitaxial films are essential for further...The high critical electric field strength of Ga_(2)O_(3)enables higher operating voltages and reduced switching losses in power electronic devices.Suitable Schottky metals and epitaxial films are essential for further enhancing device performance.In this work,the fabrication of vertical Ga_(2)O_(3)barrier diodes with three different barrier metals was carried out on an n--Ga_(2)O_(3)homogeneous epitaxial film deposited on an n+-β-Ga_(2)O_(3)substrate by metal-organic chemical vapor deposition,excluding the use of edge terminals.The ideal factor,barrier height,specific on-resistance,and breakdown voltage characteristics of all devices were investigated at room temperature.In addition,the vertical Ga_(2)O_(3)barrier diodes achieve a higher breakdown volt-age and exhibit a reverse leakage as low as 4.82×10^(-8)A/cm^(2)by constructing a NiO/Ga_(2)O_(3)heterojunction.Therefore,Ga_(2)O_(3)power detailed investigations into Schottky barrier metal and NiO/Ga_(2)O_(3)heterojunction of Ga_(2)O_(3)homogeneous epitaxial films are of great research potential in high-efficiency,high-power,and high-reliability applications.展开更多

Methods: A total of 265 elderly people were selected to conduct the survey using the general information questionnaire and the Chinese version of the social isolation scale for the elderly. Results: The social isolation score of the elderly was (20.15 ± 0.23). Factors such as age, education level, economic status, and social participation ability influenced the social isolation score (P < 0.05). Conclusion: The social isolation of the elderly is more serious, and the social isolation can be alleviated by improving the level of education and the economic situation and strengthening social participation.展开更多

Although recognized as an important factor controlling the safety of ...Rock properties exhibit spatial variabilities due to complex geological processes such as sedimentation,metamorphism, weathering, and tectogenesis. Although recognized as an important factor controlling the safety of geotechnical structures in rock engineering, the spatial variability of rock properties is rarely quantified. Hence, this study characterizes the autocorrelation structures and scales of fluctuation of two important parameters of intact rocks, i.e. uniaxial compressive strength(UCS) and elastic modulus(EM).UCS and EM data for sedimentary and igneous rocks are collected. The autocorrelation structures are selected using a Bayesian model class selection approach and the scales of fluctuation for these two parameters are estimated using a Bayesian updating method. The results show that the autocorrelation structures for UCS and EM could be best described by a single exponential autocorrelation function. The scales of fluctuation for UCS and EM respectively range from 0.3 m to 8.0 m and from 0.3 m to 8.4 m.These results serve as guidelines for selecting proper autocorrelation functions and autocorrelation distances for rock properties in reliability analyses and could also be used as prior information for quantifying the spatial variability of rock properties in a Bayesian framework.展开更多

Further...Objective: To evaluate various types of samples from the different marine environments as sources of actinomycetes from the Yalujiang coastal wetland, North China, and to screen their antimicrobial properties. Further, the identified actinomycetes were characterized based on morphological, biochemical, and physiological characteristics.Methods: Eight different production media were used to isolate actinomycets from different stations of marine soil sediments in Yalujiang coastal wetland and the genotypic positions were established by 16 S r DNA.Results: A total of 172 actinomycetal isolates were obtained from 13 samples using five media. The most effective culture media in the isolation of actinobacteria were Gause's Synthetic agar and Starch-casein agar. Among 172 isolates, 46 isolates(26.74%) showed antibacterial activity, 70.93% belonged to the genus Streptomyces, others were Micromonospora spp. and Rhodococcus spp. Out of the 46 isolates, two cultures were further supported by morphological characterization analysis.Conclusions: This is the first report about actinomycetes isolated from Yalujiang coastal wetland and it seems that the promising isolates from the unusual/unexplored wetland may prove to be an important step in the development of microbial natural product research.展开更多
The design and construction of underground structures are significantly affected by the distribution of geological formations.Prediction of the geological interfaces using limited data has been a difficult task.A mult...The design and construction of underground structures are significantly affected by the distribution of geological formations.Prediction of the geological interfaces using limited data has been a difficult task.A multivariate adaptive regression spline(MARS)method capable of modeling nonlinearities automatically was used in this study to spatially predict the elevations of geological interfaces.Borehole data from two sites in Singapore were used to evaluate the capability of the MARS method for predicting geological interfaces.By comparing the predicted values with the borehole data,it is shown that the MARS method has a mean of root mean square error of 4.4 m for the predicted elevations of the Kallang Formation–Old Alluvium interface.In addition,the MARS method is able to produce reasonable prediction intervals in the sense that the percentage of testing data covered by 95% prediction intervals was close to the associated confidence level,95%.More importantly,the prediction interval evaluated by the MARS method had a non-constant width that appropriately reflected the data density and geological complexity.展开更多
