The effectsof annealing process on the hardness, microstructure, Si diffusion, and the sagging resistance of cold-rolled 4343/3003/4343 Al alloy clad sheets and their 3003 Al alloy core sheets were experimentally inve...The effectsof annealing process on the hardness, microstructure, Si diffusion, and the sagging resistance of cold-rolled 4343/3003/4343 Al alloy clad sheets and their 3003 Al alloy core sheets were experimentally investigated through hardness tests, EBSD observations, EDS analysis, and sagging test.The results showedthat with the increase of annealing temperature, the hardness of both clad sheet and core sheet decreased, while thesaggingresistancesof both clad and core sheets achieved maximum values after annealing at 380℃ for 1h. After annealing at 380℃, the clad layer contained fine and equiaxedrecrystallized grains; the core layer was composed of fully recrystallized coarse grains elongated along the rolling direction. The Si diffusion from the clad layer to the core zone was limited. After annealing at a higher temperature of 440℃ or 550℃, thesaggingresistance of clad sheets worsened precipitously. The grains in the clad layer grew up, obscuring the interface between the clad and core layer; the recrystallized grains in the core layer became finer. Significant amount of Si penetrated into the core layer through the accelerated diffusion. Compared with the microstructure refinement, Si diffusion is the main factor influencing thesaggingresistance.展开更多
We discussed the decrease in residual stress,precipitation evolution,and mechanical properties of GH4151 alloy in different annealing temperatures,which were studied by the scanning electron microscope(SEM),high-resol...We discussed the decrease in residual stress,precipitation evolution,and mechanical properties of GH4151 alloy in different annealing temperatures,which were studied by the scanning electron microscope(SEM),high-resolution transmission electron microscopy(HRTEM),and electron backscatter diffraction(EBSD).The findings reveal that annealing processing has a significant impact on diminishing residual stresses.As the annealing temperature rose from 950 to 1150℃,the majority of the residual stresses were relieved from 60.1 MPa down to 10.9 MPa.Moreover,the stress relaxation mechanism transitioned from being mainly controlled by dislocation slip to a combination of dislocation slip and grain boundary migration.Meanwhile,the annealing treatment promotes the decomposition of the Laves,accompanied by the precipitation ofμ-(Mo_(6)Co_(7))starting at 950℃ and reaching a maximum value at 1050℃.The tensile strength and plasticity of the annealing alloy at 1150℃ reached the maximum(1394 MPa,56.1%)which was 131%,200%fold than those of the as-cast alloy(1060 MPa,26.6%),but the oxidation process in the alloy was accelerated at 1150℃.The enhancement in durability and flexibility is primarily due to the dissolution of the brittle phase,along with the shape and dispersal of theγ′phase.展开更多

In the generalized continuum mechanics(GCM)theory framework,asymmetric wave equations encompass the characteristic scale parameters of the medium,accounting for microstructure interactions.This study integrates two th...In the generalized continuum mechanics(GCM)theory framework,asymmetric wave equations encompass the characteristic scale parameters of the medium,accounting for microstructure interactions.This study integrates two theoretical branches of the GCM,the modified couple stress theory(M-CST)and the one-parameter second-strain-gradient theory,to form a novel asymmetric wave equation in a unified framework.Numerical modeling of the asymmetric wave equation in a unified framework accurately describes subsurface structures with vital implications for subsequent seismic wave inversion and imaging endeavors.However,employing finite-difference(FD)methods for numerical modeling may introduce numerical dispersion,adversely affecting the accuracy of numerical modeling.The design of an optimal FD operator is crucial for enhancing the accuracy of numerical modeling and emphasizing the scale effects.Therefore,this study devises a hybrid scheme called the dung beetle optimization(DBO)algorithm with a simulated annealing(SA)algorithm,denoted as the SA-based hybrid DBO(SDBO)algorithm.An FD operator optimization method under the SDBO algorithm was developed and applied to the numerical modeling of asymmetric wave equations in a unified framework.Integrating the DBO and SA algorithms mitigates the risk of convergence to a local extreme.The numerical dispersion outcomes underscore that the proposed SDBO algorithm yields FD operators with precision errors constrained to 0.5‱while encompassing a broader spectrum coverage.This result confirms the efficacy of the SDBO algorithm.Ultimately,the numerical modeling results demonstrate that the new FD method based on the SDBO algorithm effectively suppresses numerical dispersion and enhances the accuracy of elastic wave numerical modeling,thereby accentuating scale effects.This result is significant for extracting wavefield perturbations induced by complex microstructures in the medium and the analysis of scale effects.展开更多
The simulated annealing (SA) algorithm , originally developed by White R G for speckle reduction of synthetic aperture radar (SAR) images, shows significant improvement on the reconstruction of both homogeneous and ...The simulated annealing (SA) algorithm , originally developed by White R G for speckle reduction of synthetic aperture radar (SAR) images, shows significant improvement on the reconstruction of both homogeneous and strong structured areas. But his algorithm also has drawbacks itself, especially over smooth thin and weak textures and structures. In this study, a modified version of the algorithm is presented. The SA approach is extended to incorporate an edge detection and enhancement step that makes thin and weak structures strong enough to be preserved during annealing. To cooperate with this method, a temperature steadily decreased exponential schedule is adopted instead of the logarithm plan. By delicately adjusting the SA process, the proposed approach can well preserve many fine features in an SAR image while not degrading performance of other scenes such as homogeneous and strong structured areas and without other additional image defects. This feature makes the algorithm more suitable for filtering low and medium resolution SAR images.展开更多
Ultra fine-grained pure metals and their alloys have high strength and low ductility.In this study,cryorolling under different strains followed by low-temperature short-time annealing was used to fabricate pure nickel...Ultra fine-grained pure metals and their alloys have high strength and low ductility.In this study,cryorolling under different strains followed by low-temperature short-time annealing was used to fabricate pure nickel sheets combining high strength with good ductility.The results show that,for different cryorolling strains,the uniform elongation was greatly increased without sacrificing the strength after annealing.A yield strength of 607 MPa and a uniform elongation of 11.7%were obtained after annealing at a small cryorolling strain(ε=0.22),while annealing at a large cryorolling strain(ε=1.6)resulted in a yield strength of 990 MPa and a uniform elongation of 6.4%.X-ray diffraction(XRD),transmission electron microscopy(TEM),scanning electron microscopy(SEM),and electron backscattered diffraction(EBSD)were used to characterize the microstructure of the specimens and showed that the high strength could be attributed to strain hardening during cryorolling,with an additional contribution from grain refinement and the formation of dislocation walls.The high ductility could be attributed to annealing twins and micro-shear bands during stretching,which improved the strain hardening capacity.The results show that the synergistic effect of strength and ductility can be regulated through low-temperature short-time annealing with different cryorolling strains,which provides a new reference for the design of future thermo-mechanical processes.展开更多

Relationship between the hole concentration at room temperature and the Mg doping concentration in p-GaN grown by MOCVD after sufficient annealing was studied in this paper.Different annealing conditions were applied ...Relationship between the hole concentration at room temperature and the Mg doping concentration in p-GaN grown by MOCVD after sufficient annealing was studied in this paper.Different annealing conditions were applied to obtain sufficient activation for p-GaN samples with different Mg doping ranges.Hole concentration,resistivity and mobility were characterized by room-temperature Hall measurements.The Mg doping concentration and the residual impurities such as H,C,O and Si were measured by secondary ion mass spectroscopy,confirming negligible compensations by the impurities.The hole concentration,resistivity and mobility data are presented as a function of Mg concentration,and are compared with literature data.The appropriate curve relating the Mg doping concentration to the hole concentration is derived using a charge neutrality equation and the ionized-acceptor-density[N-(A)^(-)](cm^(−3))dependent ionization energy of Mg acceptor was determined asE_(A)^(Mg)=184−2.66×10^(−5)×[N_(A)^(-)]1/3 meV.展开更多
A numerical model based on measured fictive temperature distributions is explored to evaluate the residual stress fields of CO_(2)laser-annealed mitigated fused silica damage sites.The proposed model extracts the resi...A numerical model based on measured fictive temperature distributions is explored to evaluate the residual stress fields of CO_(2)laser-annealed mitigated fused silica damage sites.The proposed model extracts the residual strain from the differences in thermoelastic contraction of fused silica with different fictive temperatures from the initial frozen-in temperatures to ambient temperature.The residual stress fields of mitigated damage sites for the CO_(2)laser-annealed case are obtained by a finite element analysis of equilibrium equations and constitutive equations.The simulated results indicate that the proposed model can accurately evaluate the residual stress fields of laser-annealed mitigated damage sites with a complex thermal history.The calculated maximum hoop stress is in good agreement with the reported experimental result.The estimated optical retardance profiles from the calculated radial and hoop stress fields are consistent with the photoelastic measurements.These results provide sufficient evidence to demonstrate the suitability of the proposed model for describing the residual stresses of mitigated fused silica damage sites after CO_(2)laser annealing.展开更多
A nitrogen-polarity(N-polarity)GaN-based high electron mobility transistor(HEMT)shows great potential for high-fre-quency solid-state power amplifier applications because its two-dimensional electron gas(2DEG)density ...A nitrogen-polarity(N-polarity)GaN-based high electron mobility transistor(HEMT)shows great potential for high-fre-quency solid-state power amplifier applications because its two-dimensional electron gas(2DEG)density and mobility are mini-mally affected by device scaling.However,the Schottky barrier height(SBH)of N-polarity GaN is low.This leads to a large gate leakage in N-polarity GaN-based HEMTs.In this work,we investigate the effect of annealing on the electrical characteristics of N-polarity GaN-based Schottky barrier diodes(SBDs)with Ni/Au electrodes.Our results show that the annealing time and tem-perature have a large influence on the electrical properties of N-polarity GaN SBDs.Compared to the N-polarity SBD without annealing,the SBH and rectification ratio at±5 V of the SBD are increased from 0.51 eV and 30 to 0.77 eV and 7700,respec-tively,and the ideal factor of the SBD is decreased from 1.66 to 1.54 after an optimized annealing process.Our analysis results suggest that the improvement of the electrical properties of SBDs after annealing is mainly due to the reduction of the inter-face state density between Schottky contact metals and N-polarity GaN and the increase of barrier height for the electron emis-sion from the trap state at low reverse bias.展开更多
The basal texture of traditional magnesium alloy AZ31 is easy to form and exhibits poor plasticity at room temperature.To address these problems,a multi-micro-alloyed high-plasticity Mg-1.8Zn-0.8Gd-0.1Ca-0.2Mn(wt%)all...The basal texture of traditional magnesium alloy AZ31 is easy to form and exhibits poor plasticity at room temperature.To address these problems,a multi-micro-alloyed high-plasticity Mg-1.8Zn-0.8Gd-0.1Ca-0.2Mn(wt%)alloy was developed using the unique role of rare earth and Ca solute atoms.In addition,the influence of the annealing process on the grain size,second phase,texture,and mechanical properties of the warm-rolled sheet at room temperature was analyzed with the goal of developing high-plasticity mag-nesium alloy sheets and obtaining optimal thermal-mechanical treatment parameters.The results show that the annealing temperature has a significant effect on the microstructure and properties due to the low alloying content:there are small amounts of larger-sized block and long string phases along the rolling direction(RD),as well as several spherical and rodlike particle phases inside the grains.With increas-ing annealing temperature,the grain size decreases and then increases,and the morphology,number,and size of the second phase also change correspondingly.The particle phase within the grains vanishes at 450℃,and the grain size increases sharply.In the full recrystal-lization stage at 300-350℃,the optimum strength-plasticity comprehensive mechanical properties are presented,with yield strengths of 182.1 and 176.9 MPa,tensile strengths of 271.1 and 275.8 MPa in the RD and transverse direction(TD),and elongation values of 27.4%and 32.3%,respectively.Moreover,there are still some larger-sized phases in the alloy that influence its mechanical properties,which offers room for improvement.展开更多
In this study,the Mg-3Zn-0.5Zr-χNd(χ=0,0.6)alloys were subjected to final rolling treatment with large deformation of 50%.The impact of annealing temperatures on the microstructure and mechanical properties was inve...In this study,the Mg-3Zn-0.5Zr-χNd(χ=0,0.6)alloys were subjected to final rolling treatment with large deformation of 50%.The impact of annealing temperatures on the microstructure and mechanical properties was investigated.The rolled Mg-3Zn-0.5Zr-0.6Nd alloy exhibited an ultimate tensile strength of 386 MPa,a yield strength of 361 MPa,and an elongation of 7.1%.Annealing at different temperatures resulted in reduced strength and obviously increased elongation for both alloys.Optimal mechanical properties for the Mg-3Zn-0.5Zr-0.6Nd alloy were achieved after annealing at 200℃,with an ultimate tensile strength of 287 MPa,a yield strength of 235 MPa,and an elongation of 26.1%.The numerous deformed microstructures,twins,and precipitated phases in the rolled alloy could impede the deformation at room temperature and increase the work hardening rate.After annealing,a decrease in the work hardening effect and an increase in the dynamic recovery effect were obtained due to the formation of fine equiaxed grains,and the increased volume fraction of precipitated phases,which significantly improved the elongation of the alloy.Additionally,the addition of Nd element could enhance the annealing recrystallization rate,reduce the Schmid factor difference between basal and prismatic slip systems,facilitate multi-system slip initiation and improve the alloy plasticity.展开更多
Ta/Nd/NdFeB/Nd/Ta sandwiched films are deposited by magnetron sputtering on Si(100) substrates,and subsequently annealed in vacuum at different temperatures for different time.It is found that both the thickness of ...Ta/Nd/NdFeB/Nd/Ta sandwiched films are deposited by magnetron sputtering on Si(100) substrates,and subsequently annealed in vacuum at different temperatures for different time.It is found that both the thickness of NdFeB and Nd layer and the annealing condition can affect the magnetic properties of Ta/Nd/NdFeB/Nd/Ta films.Interestingly,the thickness and annealing temperature show the relevant behaviors that can affect the magnetic properties of the film.The high coercivity of 24.1 kOe(1 Oe = 79.5775 A/m) and remanence ratio(remanent magnetization/saturation magnetization)of 0.94 can be obtained in a Ta/Nd(250 nm)/NdFeB(600 nm)/Nd(250 nm)/Ta film annealed for 3 min at 1023 K.In addition,the thermal stability of the film is also linked to the thickness of NdFeB and Nd layer and the annealing temperature as well.The excellent thermal stability can be achieved in a Ta/Nd(250 nm)/NdFeB(600 nm)/Nd(250 nm)/Ta film annealed at1023 K.展开更多
High-quality AlN/sapphire templates were fabricated by the combination of sputtering and high-temperature(HT)annealing.The influence of sputtering parameters including nitrogen flux,radio frequency power,and substrate...High-quality AlN/sapphire templates were fabricated by the combination of sputtering and high-temperature(HT)annealing.The influence of sputtering parameters including nitrogen flux,radio frequency power,and substrate temperature on the crystalline quality and surface morphology of annealed AlN films were investigated.With lower substrate temperature,lower power,and lower N2 flux,the full width at half maximum of the X-ray rocking curve for AlN(0002)and(102)were improved to 97.2 and 259.2 arcsec after high-temperature annealing.This happens because the increased vacancy concentration of sputtered AlN films can facilitate the annihilation of dislocations by increasing the recovery rate during HT annealing.Step and step-bunching morphologies were clearly observed with optimized sputtering conditions.展开更多
The nucleation,grain growth of 34 coarse grains during annealing were tracked using a quasi-in-situ EBSD method.These 34 coarse grains had different orientations and most grains were non-basal orientated.No preferable...The nucleation,grain growth of 34 coarse grains during annealing were tracked using a quasi-in-situ EBSD method.These 34 coarse grains had different orientations and most grains were non-basal orientated.No preferable grain growth or special types of grain boundaries were identified.Only 9 coarse grains nucleated from deformed grain boundaries due to initial large grain size and limited grain boundary volume fraction.The main nucleation site of 34 coarse grains was dislocation cells or subgrains in deformed grain interiors.Their recrystallisation behaviour can be illustrated by abnormal subgrain growth(As GG)rarely reported in Mg alloys.The coarse basal grains showed no growth advantage in terms of grain size or number over other non-basal grains,leading to a weak basal texture in AZ31B alloy.展开更多
In order to investigate the evolution of microstructure and flow stress during non-isothermal annealing,aluminum samples were subjected to strain magnitudes of 1, 2 and 3 by performing 2, 4 and 6 passes of multi-direc...In order to investigate the evolution of microstructure and flow stress during non-isothermal annealing,aluminum samples were subjected to strain magnitudes of 1, 2 and 3 by performing 2, 4 and 6 passes of multi-directional forging. Then, the samples were non-isothermally annealed up to 150, 200, 250, 300 and 350 ℃. The evolution of dislocation density and flow stress was studied via modeling of deformation and annealing stages. It was found that 2, 4 and 6 passes multi-directionally forged samples show thermal stability up to temperatures of 250, 250 and 300 ℃, respectively. Modeling results and experimental data were compared and a reasonable agreement was observed. It was noticed that 2 and 4 passes multi-directionally forged samples annealed non-isothermally up to 350 ℃ have a lower experimental flow stress in comparison with the flow stress achieved from the model.The underlying reason is that the proposed non-isothermal annealing model is based only on the intragranular dislocation density evolution, which only takes into account recovery and recrystallization phenomena. However, at 350℃ grain growth takes place in addition to recovery and recrystallization,which is the source of discrepancy between the modeling and experimental flow stress.展开更多

The structural, optical and surface morphology of B...In this study we are reporting annealing induced optical properties of bismuth ferrite (BiFeO3) thin films deposited on glass substrate via spin coating at 5000 rpm. The structural, optical and surface morphology of BiFeO3 (BFO) thin films have been studied via X-ray diffraction (XRD), Fourier transform infrared (FT-IR), Optical absorption (UV-Vis) and Photoluminescence (PL) spectroscopy. XRD spectra confirm annealing induced phase formation of BiFeO3 possessing a rhombohedral R3c structure. The films are dense and without cracks, although the presence of porosity in BFO/glass was observed. Moreover, optical absorption spectra indicate annealing induced effect on the energy band structure in comparison to pristine BiFeO3. It is observed that annealing effect shows an intense shift in the UV-Vis spectra as diffuse absorption together with the variation in the optical band gap. The evaluated optical band gap values are approximately equal to the bulk band gap value of BiFeO3.展开更多

Based on multi-body system theory, a geometric error m...In order to improve the process precision of an XY laser annealing table, a geometric error modeling, and an identification and compensation method were proposed. Based on multi-body system theory, a geometric error model for the laser annealing table was established. It supports the identification of 7 geometric errors affecting the annealing accuracy. An original identification method was presented to recognize these geometric errors. Positioning errors of 5 lines in the workspace were measured by a laser interferometer, and the 7 geometric errors were identified by the proposed algorithm. Finally, a software-based error compensation method was adopted, and a compensation mechanism was developed in a postprocessor based on LabVIEW. The identified geometric errors can be compensated by converting ideal NC codes to actual NC codes. A validation experiment has been conducted on the laser annealing table, and the results indicate that positioning errors of two validation lines decreased from ±37 μm and ±33 μm to ±5 μm and ±4.5 μm, respectively. The geometric error modeling, identification and compensation method presented in this work can be straightforwardly extended to any configurations of 2-dimensional worktable.展开更多

In situ backscattered electron(BSE) imaging, electron backscatter diffraction(EBSD), and electro...The Ni samples were electroformed from additive-free(AF) and saccharin-containing(SC) sulfamate solutions, respectively. In situ backscattered electron(BSE) imaging, electron backscatter diffraction(EBSD), and electron-probe microanalysis(EPMA) were used to investigate the effect of annealing on the deformation behaviors of the AF and SC samples. The results indicate that columnar grains of the as-deposited AF sample had an approximated average width of 3 μm and an approximated aspect ratio of 8. The average width of columnar grains of the as-deposited SC sample was reduced to approximately 400 nm by the addition of saccharin to the electrolyte. A few very-large grains distributed in the matrix of the SC sample after annealing. No direct evidence indicated that S segregated at the grain boundaries before or after annealing. The average value of the total elongations of the SC samples decreased from 16% to 6% after annealing, whereas that of the AF samples increased from 18% to 50%. The dislocation recovery in grain-boundary areas of the annealed AF sample was reduced, which contributed to the appearance of microvoids at the triple junctions. The incompatibility deformation between very-large grains and fine grains contributed to the brittle fracture behavior of the annealed SC Ni.展开更多

文摘We discussed the decrease in residual stress,precipitation evolution,and mechanical properties of GH4151 alloy in different annealing temperatures,which were studied by the scanning electron microscope(SEM),high-resolution transmission electron microscopy(HRTEM),and electron backscatter diffraction(EBSD).The findings reveal that annealing processing has a significant impact on diminishing residual stresses.As the annealing temperature rose from 950 to 1150℃,the majority of the residual stresses were relieved from 60.1 MPa down to 10.9 MPa.Moreover,the stress relaxation mechanism transitioned from being mainly controlled by dislocation slip to a combination of dislocation slip and grain boundary migration.Meanwhile,the annealing treatment promotes the decomposition of the Laves,accompanied by the precipitation ofμ-(Mo_(6)Co_(7))starting at 950℃ and reaching a maximum value at 1050℃.The tensile strength and plasticity of the annealing alloy at 1150℃ reached the maximum(1394 MPa,56.1%)which was 131%,200%fold than those of the as-cast alloy(1060 MPa,26.6%),but the oxidation process in the alloy was accelerated at 1150℃.The enhancement in durability and flexibility is primarily due to the dissolution of the brittle phase,along with the shape and dispersal of theγ′phase.

文摘Disassembly sequence planning (DSP) plays a significant role in maintenance planning of the aircraft. It is used during the design stage for the analysis of maintainability of the aircraft. To solve product disassembly sequence planning problems efficiently, a product disassembly hybrid graph model, which describes the connection, non-connection and precedence relationships between the product parts, is established based on the characteristic of disassembly. Farther, the optimization model is provided to optimize disassembly sequence. And the solution methodology based on the genetic/simulated annealing algorithm with binaxy-tree algorithm is given. Finally, an example is analyzed in detail, and the result shows that the model is correct and efficient.

文摘In the generalized continuum mechanics(GCM)theory framework,asymmetric wave equations encompass the characteristic scale parameters of the medium,accounting for microstructure interactions.This study integrates two theoretical branches of the GCM,the modified couple stress theory(M-CST)and the one-parameter second-strain-gradient theory,to form a novel asymmetric wave equation in a unified framework.Numerical modeling of the asymmetric wave equation in a unified framework accurately describes subsurface structures with vital implications for subsequent seismic wave inversion and imaging endeavors.However,employing finite-difference(FD)methods for numerical modeling may introduce numerical dispersion,adversely affecting the accuracy of numerical modeling.The design of an optimal FD operator is crucial for enhancing the accuracy of numerical modeling and emphasizing the scale effects.Therefore,this study devises a hybrid scheme called the dung beetle optimization(DBO)algorithm with a simulated annealing(SA)algorithm,denoted as the SA-based hybrid DBO(SDBO)algorithm.An FD operator optimization method under the SDBO algorithm was developed and applied to the numerical modeling of asymmetric wave equations in a unified framework.Integrating the DBO and SA algorithms mitigates the risk of convergence to a local extreme.The numerical dispersion outcomes underscore that the proposed SDBO algorithm yields FD operators with precision errors constrained to 0.5‱while encompassing a broader spectrum coverage.This result confirms the efficacy of the SDBO algorithm.Ultimately,the numerical modeling results demonstrate that the new FD method based on the SDBO algorithm effectively suppresses numerical dispersion and enhances the accuracy of elastic wave numerical modeling,thereby accentuating scale effects.This result is significant for extracting wavefield perturbations induced by complex microstructures in the medium and the analysis of scale effects.
文摘The simulated annealing (SA) algorithm , originally developed by White R G for speckle reduction of synthetic aperture radar (SAR) images, shows significant improvement on the reconstruction of both homogeneous and strong structured areas. But his algorithm also has drawbacks itself, especially over smooth thin and weak textures and structures. In this study, a modified version of the algorithm is presented. The SA approach is extended to incorporate an edge detection and enhancement step that makes thin and weak structures strong enough to be preserved during annealing. To cooperate with this method, a temperature steadily decreased exponential schedule is adopted instead of the logarithm plan. By delicately adjusting the SA process, the proposed approach can well preserve many fine features in an SAR image while not degrading performance of other scenes such as homogeneous and strong structured areas and without other additional image defects. This feature makes the algorithm more suitable for filtering low and medium resolution SAR images.

文摘Ultra fine-grained pure metals and their alloys have high strength and low ductility.In this study,cryorolling under different strains followed by low-temperature short-time annealing was used to fabricate pure nickel sheets combining high strength with good ductility.The results show that,for different cryorolling strains,the uniform elongation was greatly increased without sacrificing the strength after annealing.A yield strength of 607 MPa and a uniform elongation of 11.7%were obtained after annealing at a small cryorolling strain(ε=0.22),while annealing at a large cryorolling strain(ε=1.6)resulted in a yield strength of 990 MPa and a uniform elongation of 6.4%.X-ray diffraction(XRD),transmission electron microscopy(TEM),scanning electron microscopy(SEM),and electron backscattered diffraction(EBSD)were used to characterize the microstructure of the specimens and showed that the high strength could be attributed to strain hardening during cryorolling,with an additional contribution from grain refinement and the formation of dislocation walls.The high ductility could be attributed to annealing twins and micro-shear bands during stretching,which improved the strain hardening capacity.The results show that the synergistic effect of strength and ductility can be regulated through low-temperature short-time annealing with different cryorolling strains,which provides a new reference for the design of future thermo-mechanical processes.

文摘Electrochemical capacitance-voltage profiling,Raman and absorption spectroscopy measurements are employed to characterize the electronic and optical properties of silicon supersaturated with sulfur above the equilibrium solubility limit.Silicon wafers are ion implanted with 50keV 32S+ to a dose of 1 × 10^(16) ions/cm^(2) and subsequently irradiated by femtosecond pulses at a fluence of 0.2 J/cm^(2),followed by thermal annealing at 825K for 30min.The spectral response of the photodiode fabricated from the laser-irradiated sample is also investigated.It is found that femtosecond laser irradiation and subsequent thermal annealing can electrically and optically activate the supersaturated sulfur dopant in silicon,as well as reduce the implantation-induced damage in the silicon lattice.

文摘Relationship between the hole concentration at room temperature and the Mg doping concentration in p-GaN grown by MOCVD after sufficient annealing was studied in this paper.Different annealing conditions were applied to obtain sufficient activation for p-GaN samples with different Mg doping ranges.Hole concentration,resistivity and mobility were characterized by room-temperature Hall measurements.The Mg doping concentration and the residual impurities such as H,C,O and Si were measured by secondary ion mass spectroscopy,confirming negligible compensations by the impurities.The hole concentration,resistivity and mobility data are presented as a function of Mg concentration,and are compared with literature data.The appropriate curve relating the Mg doping concentration to the hole concentration is derived using a charge neutrality equation and the ionized-acceptor-density[N-(A)^(-)](cm^(−3))dependent ionization energy of Mg acceptor was determined asE_(A)^(Mg)=184−2.66×10^(−5)×[N_(A)^(-)]1/3 meV.

文摘A numerical model based on measured fictive temperature distributions is explored to evaluate the residual stress fields of CO_(2)laser-annealed mitigated fused silica damage sites.The proposed model extracts the residual strain from the differences in thermoelastic contraction of fused silica with different fictive temperatures from the initial frozen-in temperatures to ambient temperature.The residual stress fields of mitigated damage sites for the CO_(2)laser-annealed case are obtained by a finite element analysis of equilibrium equations and constitutive equations.The simulated results indicate that the proposed model can accurately evaluate the residual stress fields of laser-annealed mitigated damage sites with a complex thermal history.The calculated maximum hoop stress is in good agreement with the reported experimental result.The estimated optical retardance profiles from the calculated radial and hoop stress fields are consistent with the photoelastic measurements.These results provide sufficient evidence to demonstrate the suitability of the proposed model for describing the residual stresses of mitigated fused silica damage sites after CO_(2)laser annealing.

文摘A nitrogen-polarity(N-polarity)GaN-based high electron mobility transistor(HEMT)shows great potential for high-fre-quency solid-state power amplifier applications because its two-dimensional electron gas(2DEG)density and mobility are mini-mally affected by device scaling.However,the Schottky barrier height(SBH)of N-polarity GaN is low.This leads to a large gate leakage in N-polarity GaN-based HEMTs.In this work,we investigate the effect of annealing on the electrical characteristics of N-polarity GaN-based Schottky barrier diodes(SBDs)with Ni/Au electrodes.Our results show that the annealing time and tem-perature have a large influence on the electrical properties of N-polarity GaN SBDs.Compared to the N-polarity SBD without annealing,the SBH and rectification ratio at±5 V of the SBD are increased from 0.51 eV and 30 to 0.77 eV and 7700,respec-tively,and the ideal factor of the SBD is decreased from 1.66 to 1.54 after an optimized annealing process.Our analysis results suggest that the improvement of the electrical properties of SBDs after annealing is mainly due to the reduction of the inter-face state density between Schottky contact metals and N-polarity GaN and the increase of barrier height for the electron emis-sion from the trap state at low reverse bias.

文摘The basal texture of traditional magnesium alloy AZ31 is easy to form and exhibits poor plasticity at room temperature.To address these problems,a multi-micro-alloyed high-plasticity Mg-1.8Zn-0.8Gd-0.1Ca-0.2Mn(wt%)alloy was developed using the unique role of rare earth and Ca solute atoms.In addition,the influence of the annealing process on the grain size,second phase,texture,and mechanical properties of the warm-rolled sheet at room temperature was analyzed with the goal of developing high-plasticity mag-nesium alloy sheets and obtaining optimal thermal-mechanical treatment parameters.The results show that the annealing temperature has a significant effect on the microstructure and properties due to the low alloying content:there are small amounts of larger-sized block and long string phases along the rolling direction(RD),as well as several spherical and rodlike particle phases inside the grains.With increas-ing annealing temperature,the grain size decreases and then increases,and the morphology,number,and size of the second phase also change correspondingly.The particle phase within the grains vanishes at 450℃,and the grain size increases sharply.In the full recrystal-lization stage at 300-350℃,the optimum strength-plasticity comprehensive mechanical properties are presented,with yield strengths of 182.1 and 176.9 MPa,tensile strengths of 271.1 and 275.8 MPa in the RD and transverse direction(TD),and elongation values of 27.4%and 32.3%,respectively.Moreover,there are still some larger-sized phases in the alloy that influence its mechanical properties,which offers room for improvement.

文摘In this study,the Mg-3Zn-0.5Zr-χNd(χ=0,0.6)alloys were subjected to final rolling treatment with large deformation of 50%.The impact of annealing temperatures on the microstructure and mechanical properties was investigated.The rolled Mg-3Zn-0.5Zr-0.6Nd alloy exhibited an ultimate tensile strength of 386 MPa,a yield strength of 361 MPa,and an elongation of 7.1%.Annealing at different temperatures resulted in reduced strength and obviously increased elongation for both alloys.Optimal mechanical properties for the Mg-3Zn-0.5Zr-0.6Nd alloy were achieved after annealing at 200℃,with an ultimate tensile strength of 287 MPa,a yield strength of 235 MPa,and an elongation of 26.1%.The numerous deformed microstructures,twins,and precipitated phases in the rolled alloy could impede the deformation at room temperature and increase the work hardening rate.After annealing,a decrease in the work hardening effect and an increase in the dynamic recovery effect were obtained due to the formation of fine equiaxed grains,and the increased volume fraction of precipitated phases,which significantly improved the elongation of the alloy.Additionally,the addition of Nd element could enhance the annealing recrystallization rate,reduce the Schmid factor difference between basal and prismatic slip systems,facilitate multi-system slip initiation and improve the alloy plasticity.

文摘Ta/Nd/NdFeB/Nd/Ta sandwiched films are deposited by magnetron sputtering on Si(100) substrates,and subsequently annealed in vacuum at different temperatures for different time.It is found that both the thickness of NdFeB and Nd layer and the annealing condition can affect the magnetic properties of Ta/Nd/NdFeB/Nd/Ta films.Interestingly,the thickness and annealing temperature show the relevant behaviors that can affect the magnetic properties of the film.The high coercivity of 24.1 kOe(1 Oe = 79.5775 A/m) and remanence ratio(remanent magnetization/saturation magnetization)of 0.94 can be obtained in a Ta/Nd(250 nm)/NdFeB(600 nm)/Nd(250 nm)/Ta film annealed for 3 min at 1023 K.In addition,the thermal stability of the film is also linked to the thickness of NdFeB and Nd layer and the annealing temperature as well.The excellent thermal stability can be achieved in a Ta/Nd(250 nm)/NdFeB(600 nm)/Nd(250 nm)/Ta film annealed at1023 K.

文摘High-quality AlN/sapphire templates were fabricated by the combination of sputtering and high-temperature(HT)annealing.The influence of sputtering parameters including nitrogen flux,radio frequency power,and substrate temperature on the crystalline quality and surface morphology of annealed AlN films were investigated.With lower substrate temperature,lower power,and lower N2 flux,the full width at half maximum of the X-ray rocking curve for AlN(0002)and(102)were improved to 97.2 and 259.2 arcsec after high-temperature annealing.This happens because the increased vacancy concentration of sputtered AlN films can facilitate the annihilation of dislocations by increasing the recovery rate during HT annealing.Step and step-bunching morphologies were clearly observed with optimized sputtering conditions.

文摘The nucleation,grain growth of 34 coarse grains during annealing were tracked using a quasi-in-situ EBSD method.These 34 coarse grains had different orientations and most grains were non-basal orientated.No preferable grain growth or special types of grain boundaries were identified.Only 9 coarse grains nucleated from deformed grain boundaries due to initial large grain size and limited grain boundary volume fraction.The main nucleation site of 34 coarse grains was dislocation cells or subgrains in deformed grain interiors.Their recrystallisation behaviour can be illustrated by abnormal subgrain growth(As GG)rarely reported in Mg alloys.The coarse basal grains showed no growth advantage in terms of grain size or number over other non-basal grains,leading to a weak basal texture in AZ31B alloy.

文摘In order to investigate the evolution of microstructure and flow stress during non-isothermal annealing,aluminum samples were subjected to strain magnitudes of 1, 2 and 3 by performing 2, 4 and 6 passes of multi-directional forging. Then, the samples were non-isothermally annealed up to 150, 200, 250, 300 and 350 ℃. The evolution of dislocation density and flow stress was studied via modeling of deformation and annealing stages. It was found that 2, 4 and 6 passes multi-directionally forged samples show thermal stability up to temperatures of 250, 250 and 300 ℃, respectively. Modeling results and experimental data were compared and a reasonable agreement was observed. It was noticed that 2 and 4 passes multi-directionally forged samples annealed non-isothermally up to 350 ℃ have a lower experimental flow stress in comparison with the flow stress achieved from the model.The underlying reason is that the proposed non-isothermal annealing model is based only on the intragranular dislocation density evolution, which only takes into account recovery and recrystallization phenomena. However, at 350℃ grain growth takes place in addition to recovery and recrystallization,which is the source of discrepancy between the modeling and experimental flow stress.
文摘In this study we are reporting annealing induced optical properties of bismuth ferrite (BiFeO3) thin films deposited on glass substrate via spin coating at 5000 rpm. The structural, optical and surface morphology of BiFeO3 (BFO) thin films have been studied via X-ray diffraction (XRD), Fourier transform infrared (FT-IR), Optical absorption (UV-Vis) and Photoluminescence (PL) spectroscopy. XRD spectra confirm annealing induced phase formation of BiFeO3 possessing a rhombohedral R3c structure. The films are dense and without cracks, although the presence of porosity in BFO/glass was observed. Moreover, optical absorption spectra indicate annealing induced effect on the energy band structure in comparison to pristine BiFeO3. It is observed that annealing effect shows an intense shift in the UV-Vis spectra as diffuse absorption together with the variation in the optical band gap. The evaluated optical band gap values are approximately equal to the bulk band gap value of BiFeO3.

文摘In order to improve the process precision of an XY laser annealing table, a geometric error modeling, and an identification and compensation method were proposed. Based on multi-body system theory, a geometric error model for the laser annealing table was established. It supports the identification of 7 geometric errors affecting the annealing accuracy. An original identification method was presented to recognize these geometric errors. Positioning errors of 5 lines in the workspace were measured by a laser interferometer, and the 7 geometric errors were identified by the proposed algorithm. Finally, a software-based error compensation method was adopted, and a compensation mechanism was developed in a postprocessor based on LabVIEW. The identified geometric errors can be compensated by converting ideal NC codes to actual NC codes. A validation experiment has been conducted on the laser annealing table, and the results indicate that positioning errors of two validation lines decreased from ±37 μm and ±33 μm to ±5 μm and ±4.5 μm, respectively. The geometric error modeling, identification and compensation method presented in this work can be straightforwardly extended to any configurations of 2-dimensional worktable.

文摘The Ni samples were electroformed from additive-free(AF) and saccharin-containing(SC) sulfamate solutions, respectively. In situ backscattered electron(BSE) imaging, electron backscatter diffraction(EBSD), and electron-probe microanalysis(EPMA) were used to investigate the effect of annealing on the deformation behaviors of the AF and SC samples. The results indicate that columnar grains of the as-deposited AF sample had an approximated average width of 3 μm and an approximated aspect ratio of 8. The average width of columnar grains of the as-deposited SC sample was reduced to approximately 400 nm by the addition of saccharin to the electrolyte. A few very-large grains distributed in the matrix of the SC sample after annealing. No direct evidence indicated that S segregated at the grain boundaries before or after annealing. The average value of the total elongations of the SC samples decreased from 16% to 6% after annealing, whereas that of the AF samples increased from 18% to 50%. The dislocation recovery in grain-boundary areas of the annealed AF sample was reduced, which contributed to the appearance of microvoids at the triple junctions. The incompatibility deformation between very-large grains and fine grains contributed to the brittle fracture behavior of the annealed SC Ni.
