The effect of high-energy proton irradiation on GaN-based ultraviolet avalanche photodiodes(APDs) is investigated. The dark current of the GaN APD is calculated as a function of the proton energy and proton fluences. By considering the diffusion, generation–recombination, local hopping conductivity, band-to-band tunneling, and trap-assisted tunneling currents, we found that the dark current increases as the proton fluence increases, but decreases with increasing proton energy. 展开更多

In this study,we present an organic field-effect transistor floating-gate memory using polysilicon(poly-Si)as a charge trapping layer.The memory device is fabricated on a N^+-Si/SiO2 substrate.Poly-Si,polymethylmethacrylate,and pentacene are used as a floating-gate layer,tunneling layer,and active layer,respectively.The device shows bidirectional storage characteristics under the action of programming/erasing(P/E)operation due to the supplied electrons and holes in the channel and the bidirectional charge trapping characteristic of the poly-Si floating-gate.The carrier mobility and switching current ratio(Ion/Ioff ratio)of the device with a tunneling layer thickness of 85 nm are 0.01 cm^2·V^-1·s^-1 and 102,respectively.A large memory window of 9.28 V can be obtained under a P/E voltage of±60 V. 展开更多

Three new ent-kauranoids,isorosthornins A-C(1-3),and a new natural product,dihydroponicidin(4),together with five known ones were isolated from the aerial parts of Isodon rosthornii.The structures were determined by means of extensive spectroscopic analysis.All diterpenoids isolated were evaluated for their cytotoxicity against HL-60,SMMC-7721,A-549,MCF-7,and SW480 cell lines,and compounds 5 and 7 showed significant inhibitory effects on all cell lines. 展开更多

The recycling of construction and demolition waste(CDW)remains an urgent problem to be solved.In the industry,raw CDW needs to be manually sorted.To achieve high efficiency and avoid the risks of manual sorting,a sorting robot can be designed to grasp and sort CDW on a conveyor belt.But dynamic grasping on the conveyor belt is a challenge.We collected location information with a three-dimensional camera and then evaluated the method of dynamic robotic grasping.This paper discusses the grasping strategy of rough processed CDW on the conveyor belt,and implements the function of grasping and sorting on the recycling line.Furthermore,two new mathematical models for a robotic locating system are established,the accuracy of the model is tested with Matlab,and the selected model is applied to actual working conditions to verify the sorting accuracy.Finally,the robot kinematics parameters are optimized to improve the sorting efficiency through experiments in a real system,and it was concluded that when the conveyor speed was kept at around 0.25 m/s,better sorting results could be achieved.Increasing the speed and shortening the acceleration/deceleration time would reach the maximum efficiency when the load would allow it.Currently,the sorting efficiency reached approximately 2000 pieces per hour,showing a high accuracy. 展开更多
