This letter showcases the successful fabrication of an enhancement-mode(E-mode)buried p-channel GaN fieldeffect-transistor on a standard p-GaN/AlGaN/GaN-on-Si power HEMT substrate.The transistor exhibits a threshold voltage(VTH)of−3.8 V,a maximum ON-state current(ION)of 1.12 mA/mm,and an impressive ION/IOFF ratio of 10^(7).To achieve these remarkable results,an H plasma treatment was strategically applied to the gated p-GaN region,where a relatively thick GaN layer(i.e.,70 nm)was kept intact without aggressive gate recess.Through this treatment,the top portion of the GaN layer was converted to be hole-free,leaving only the bottom portion p-type and spatially separated from the etched GaN surface and gateoxide/GaN interface.This approach allows for E-mode operation while retaining high-quality p-channel characteristics. 展开更多

Impact of the Belt and Road Initiative on environmental quality in countries along the routes

China has adhered to the concept of green development since the introduction of the Belt and Road Initiative in 2013.However,as the initiative continues to advance,speculations have been raised on the possibility of its reduction of the environmental quality of the countries along the routes.So,has the seven-year-old Belt and Road Initiative reduced the environmental quality of these countries and how does it affect the environmental quality?To address these issues,this study conducted a quasi-natural experiment,based on the WDI 2005-2017 data,the human development index database of the World Bank and the OECD(Organization for Economic Cooperation and Development)database.A country-year panel data was constructed using the difference-in-differences model to assess the countries along the‘area’initiative for environmental effects,and to further examine the heterogeneity and the policy effect mechanism.The main conclusions were as follows:①The Belt and Road Initiative had significantly improved the environmental quality of countries along the routes.The conclusions remained robust after the introduction of the placebo test,the use of instrumental variables to alleviate possible endogenous problems and a series of other robustness tests.②The results of heterogeneity analysis showed that the Belt and Road Initiative exerted a greater effect on the countries with lower environmental quality than those with higher quality in terms of environmental improvements.③Mechanism analysis showed that the Belt and Road Initiative improved the environmental quality of countries along the routes by promoting technological progress and strengthening environmental regulation,but it failed to significantly improve the environmental quality of these countries by promoting clean energy structure and industrial structure and increasing the scale effect.Therefore,China should continue to vigorously promote the concept of developing a green Belt and Road,expand the coverage of the green Belt and Road,improve the level of clean energy structure of the Belt and Road countries through investment and cooperation,and promote the clean transformation of their industrial structure.These findings provide empirical evidence and implications for the better promotion of the green Belt and Road Initiative,and have certain reference value for the follow-up implementation of the Belt and Road Initiative. 展开更多

Research on Variable Selection of Protein in Soy Lysine Spectroscopy Based on Latent Projective Graph

[Objectives] This study was conducted to solve the problems of complex near-infrared spectrum information of soybean lysine, serious collinearity and insufficient predictive ability of full-spectrum modeling. [Methods... [Objectives] This study was conducted to solve the problems of complex near-infrared spectrum information of soybean lysine, serious collinearity and insufficient predictive ability of full-spectrum modeling. [Methods] A new variable selection method, i.e., variable combination model population analysis method, was used to select characteristic wavelengths of soybean lysine near infrared spectra. The binary matrix sampling strategy and exponential decay function were used at first to delete the variables providing no information and select the near-infrared characteristic wavelengths of soybean lysine, which were then combined the partial least square method to establish a prediction model. Compared with other variable selection methods, the Monte Carlo variable combination model population analysis method selected the least wavelength points and the model had the strongest predictive ability. The variable combination model population analysis method adopting the binary matrix sampling strategy made up for the shortcomings of the single Monte Carlo sampling method. [Results] The experimental results showed that the Monte Carlo variable combination model population analysis algorithm could better select the characteristic wavelengths of soybean lysine NIR spectra and improve the reliability of the prediction model. However, in general, the accuracy of the lysine prediction model is not satisfactory, and it needs to be further reconstructed and optimized in future research work. The reason might be that the determination accuracy of the chemical value of lysine content was insufficient, or it might be caused by the poor absorption of the hydrogen-containing group of lysine in the near-infrared spectrum region and the poor correlation with proteins. [Conclusions] This study provides a reference for soybean high-lysine breeding. 展开更多

Background:Although overnight fasting is recommended prior to endoscopic retrograde cholangiopancreatography(ERCP),the benefits and safety of high-carbohydrate fluid diet(CFD)intake 2 h before ERCP remain unclear.This study aimed to analyze whether high-CFD intake 2 h before ERCP can be safe and accelerate patients’recovery.Methods:This prospective,multicenter,randomized controlled trial involved 15 tertiary ERCP centers.A total of 1330 patients were randomized into CFD group(n=665)and fasting group(n=665).The CFD group received 400 mL of maltodextrin orally 2 h before ERCP,while the control group abstained from food/water overnight(>6 h)before ERCP.All ERCP procedures were performed using deep sedation with intravenous propofol.The investigators were blinded but not the patients.The primary outcomes included postoperative fatigue and abdominal pain score,and the secondary outcomes included complications and changes in metabolic indicators.The outcomes were analyzed according to a modified intention-to-treat principle.Results:The post-ERCP fatigue scores were significantly lower at 4 h(4.1±2.6 vs.4.8±2.8,t=4.23,P<0.001)and 20 h(2.4±2.1 vs.3.4±2.4,t=7.94,P<0.001)in the CFD group,with least-squares mean differences of 0.48(95%confidence interval[CI]:0.26-0.71,P<0.001)and 0.76(95%CI:0.57-0.95,P<0.001),respectively.The 4-h pain scores(2.1±1.7 vs.2.2±1.7,t=2.60,P=0.009,with a least-squares mean difference of 0.21[95%CI:0.05-0.37])and positive urine ketone levels(7.7%[39/509]vs.15.4%[82/533],χ^(2)=15.13,P<0.001)were lower in the CFD group.The CFD group had significantly less cholangitis(2.1%[13/634]vs.4.0%[26/658],χ^(2)=3.99,P=0.046)but not pancreatitis(5.5%[35/634]vs.6.5%[43/658],χ^(2)=0.59,P=0.444).Subgroup analysis revealed that CFD reduced the incidence of complications in patients with native papilla(odds ratio[OR]:0.61,95%CI:0.39-0.95,P=0.028)in the multivariable models.Conclusion:Ingesting 400 mL of CFD 2 h before ERCP is safe,with a reduction in post-ERCP fatigue,abdominal pain,and cholangitis during recovery.Trail Registration:ClinicalTrials.gov,No.NCT03075280. 展开更多

Electromagnetic interference(EMI)shielding materials with ultrathin,flexible,superior mechanical and thermal management properties are highly desirable for smart and wearable electronics.Here,ultrathin and flexible Ni/Cu/metallic glass/Cu/Ni(Ni/Cu/MG)multilayer composite with alternate magnetic and electrical structures was designed via facial electroless plating of Cu and Ni on an Fe-based metallic glass.The resultant 0.02 mm-thick Ni/Cu/MG composite displays a superior EMI shielding effectiveness(EMI SE)of 35 dB and a great EMI SE/t of 1750 dB/mm,which is greater than those of composites with monotonous multilayer or homogeneous structures.The improved EMI SE originates from the massive ohmic losses,the enhanced internal reflection/absorption,and the abundant interfacial polarization loss.Particularly,Ni/Cu/MG exhibits a high tensile strength of up to 1.2 GPa and outstanding mechanical stability,enabling the EMI SE remains unchanged after 10,000 times of bending.Moreover,Ni/Cu/MG has excellent Joule heating characteristics and thermal stability,which is very suitable for heating components of wearable hyperthermia devices. 展开更多

Manipulation of the internal architecture is essential for electromagnetic interference(EMI)shielding performance of metal-based coatings,which can address the electromagnetic pollution in large-size,complex geometries,and harsh environments.In this work,oriented segregated structure with conductive networks embedded in magnetic matrix was achieved in Fe-based amorphous coatings via Ni-Cu-P functionalization of(Fe_(0.76)Si_(0.09)B_(0.1)P_(0.05))_(99)Nb_(1)amorphous powder precursors and then thermal spraying them onto aluminum(Al)substrate.Benefiting from the unique magnetic-electric structure,the coating@Al composite delivered prominent EMI shielding performance.The EMI shielding effectiveness(SE)of modified coating@Al composite is~41 dB at 8-12 GHz,doubling the value of Al substrate and is 15 dB greater than that of Ni-Cu-P-free coating@Al composite.Microstructure analysis showed that the introduced Ni−Cu−P insertions forcefully suppress the serious oxidation of the magnetic precursors during thermal spraying and form a dense conductive network in the magnetic matrix.Electron holography observation and electromagnetism simulation clarified that the modified coating can effectively trap and attenuate the incident radiations because of the electric loss from Ni−Cu−P conductive network,magnetic loss from Fe-based amorphous coating,and the electromagnetic interactions in the oriented segregated architectures.Moreover,the optimized thermal isolation and mechanical properties brought by structural improvement enable the coating to shield complex parts in thermal shock and mechanical loading environments.Our work gives an insight on the design strategies for metal-based EMI shielding materials and enriches the fundamental understanding of EMI shielding mechanisms. 展开更多

The flexural strength reliability of bulk metallic glasses (BMGs) plates is analyzed using Weibull statistics. The Weibull modulus (m) and characteristic strength (σ0) of the Zr48Cu45AI7 BMG are 34 and 2630 MPa, respectively, which are much higher than the values of fine ceramics (m 〈 30, σ0 〈 1600 MPa). In particular, the m values obtained by flexural strength and compressive strength statistics of the Mg61Cu28Gd11 BMG are 5 and 33, respectively, indicating that the m values of BMGs are test method dependent, and only the m values obtained by flexural strength statistics can be used to make a convincible comparison with those of ceramics. 展开更多
