Intrinsic Limits of Electron Mobility in Modulation-Doped AlGaN/GaN 2D Electron Gas by Phonon Scattering

We theoretically present the intrinsic limits to electron mobility in the modulation-doped AIGaN/GaN two-dimensional electron gas (2DEG) due to effects including acoustic deformation potential (DP) scattering, piezoelectric scattering (PE), and polar-optic phonon scattering (POP). We find that DE and PE are the more significant limiting factors at intermediate temperatures of 40 K to 250 K, while POP becomes dominant as room temperature is approached. Detailed numerical results are presented for the change of electron mobility with respect to temperature and carrier density. We conclude that these three types of phonon scattering, which are generally determined by the material properties but not the technical processing, are hard limits to the 2DEG mobility. 展开更多

Hybrid Designing of a Neural System by Combining Fuzzy Logical Framework and PSVM for Visual Haze-Free Task

Brain-like computer research and development have been growing rapidly in recent years. It is necessary to design large scale dynamical neural networks (more than 106 neurons) to simulate complex process of our brain. But such kind of task is not easy to achieve only based on the analysis of partial differential equations, especially for those complex neural models, e.g. Rose-Hindmarsh (RH) model. So in this paper, we develop a novel approach by combining fuzzy logical designing with Proximal Support Vector Machine Classifiers (PSVM) learning in the designing of large scale neural networks. Particularly, our approach can effectively simplify the designing process, which is crucial for both cognition science and neural science. At last, we conduct our approach on an artificial neural system with more than 108 neurons for haze-free task, and the experimental results show that texture features extracted by fuzzy logic can effectively increase the texture information entropy and improve the effect of haze-removing in some degree. 展开更多

以Si_(3)N_(4)陶瓷为基体,分别添加碳纤维(Cf)、SiC纳米纤维(SiCnf)和SiC纳米纤维包覆碳纤维(SiCnf-Cf)作为吸波剂,采用凝胶注模和无压烧结工艺制备Si_(3)N_(4)、Cf/Si_(3)N_(4)、SiCnf/Si_(3)N_(4)和SiCnf-Cf/Si_(3)N_(4)4种Si_(3)N_(4... 以Si_(3)N_(4)陶瓷为基体,分别添加碳纤维(Cf)、SiC纳米纤维(SiCnf)和SiC纳米纤维包覆碳纤维(SiCnf-Cf)作为吸波剂,采用凝胶注模和无压烧结工艺制备Si_(3)N_(4)、Cf/Si_(3)N_(4)、SiCnf/Si_(3)N_(4)和SiCnf-Cf/Si_(3)N_(4)4种Si_(3)N_(4)基复合材料,并对其微观结构、室温和800℃的介电性能和吸波性能进行了对比研究。结果表明:SiCnf有效改善了Cf与Si_(3)N_(4)的高温化学相容性,使得Cf在基体中保存完好并相互连接成导电网络,导致SiCnf-Cf/Si_(3)N_(4)复合材料中电子传导增强和存在多重弛豫现象,在室温和800℃高温下均展现出最高的介电损耗值和最优的吸波性能。室温时,SiCnf-Cf/Si_(3)N_(4)复合材料的最小反射损耗值为-15.2 dB(厚度为2.57 mm),有效吸收带宽(反射率<-10 dB)为1.9 GHz(厚度为2.3 mm);800℃时,最小反射损耗值达到-20.4 dB(厚度为2.0 mm),有效吸收带宽增大到3 GHz(厚度为2.25 mm)。SiCnf-Cf/Si_(3)N_(4)复合材料的主要吸波机制为多重反射和散射、电传导损耗、电子极化和多重弛豫;800℃时,电子热运动加剧使电子极化和传导增强,吸波性能进一步提高。进一步优化SiCnf-Cf/Si_(3)N_(4)复合材料的吸波性能,其有望作为优异的吸波材料应用于高温吸波领域。 展开更多

Accumulating evidence has suggested resveratrol as a promising drug candidate for the treatment of epilepsy. To validate this, we tested the protective effect of resveratrol on a kainic acid(KA)-induced epilepsy model in rats and investigated the underlying mechanism. We found that acute resveratrol application partially inhibited evoked epileptiform discharges in the hippocampal CA1 region. During acute, silent and chronic phases of epilepsy,the expression of hippocampal kainate glutamate receptor(GluK2) and the GABAAreceptor alpha1 subunit(GABAAR-alpha1) was up-regulated and down-regulated,respectively. Resveratrol reversed these effects and induced an antiepileptic effect. Furthermore, in the chronic phase, resveratrol treatment inhibited the KA-induced increased glutamate/GABA ratio in the hippocampus. The antiepileptic effects of resveratrol may be partially attributed to the reduction of glutamate-induced excitotoxicity and the enhancement in GABAergic inhibition. 展开更多
