In spacecraft electronic devices,the deformation of solder balls within ball grid array(BGA)packages poses a significant risk of system failure.Therefore,accurately measuring the mechanical behavior of solder balls is...In spacecraft electronic devices,the deformation of solder balls within ball grid array(BGA)packages poses a significant risk of system failure.Therefore,accurately measuring the mechanical behavior of solder balls is crucial for ensuring the safety and reliability of spacecraft.Although finite element simulations have been extensively used to study solder ball deformation,there is a significant lack of experimental validation,particularly under thermal cycling conditions.This is due to the challenges in accurately measuring the internal deformations of solder balls and eliminating the rigid body displacement introduced during ex-situ thermal cycling tests.In this work,an ex-situ three-dimensional deformation measurement method using X-ray computed tomography(CT)and digital volume correlation(DVC)is proposed to overcome these obstacles.By incorporating the layer-wise reliability-guided displacement tracking(LW-RGDT)DVC with a singular value decomposition(SVD)method,this method enables accurate assessment of solder ball mechanical behavior in BGA packages without the influence of rigid body displacement.Experimental results reveal that BGA structures exhibit progressive convex deformation with increased thermal cycling,particularly in peripheral solder balls.This method provides a reliable and effective tool for assessing internal deformations in electronic packages under ex-situ conditions,which is crucial for their design optimization and lifespan predictions.展开更多

Grinding performance of the brazed wheel in the surface grinding of cemented carbide is studied. Experimental results show that when continuous dry grinding is employed, grits of the brazed diamond grinding wheel fail mainly in attritious wear and fracture modes and no pull-out ones are found in conventional electroplated and sintered diamond wheels. It indicates the strong retention of brazing alloy to diamond grits and the longer service life of the wheel. In addition, the ground surface has good roughness. The theoretical surface roughness agrees well with experimental results.展开更多

Cu/diamond composites with different volume fractions of diamond were successfully prepared by spark plasma sintering(SPS) method. The sintering temperatures and volume fractions(50%, 60% and 70%) of diamond were changed to investigate their effects on the relative density, homogeneity of the microstructure and thermal conductivity of the composites. The results show that the relative density, homogeneity of the microstructure and thermal conductivity of the composites increase with decreasing the diamond volume fraction; the relative density and thermal conductivity of the composites increase with increasing the sintering temperature. The thermal conductivity of the composites is a result of the combined effect of the volume fraction of diamond, the homogeneity and relative density of the composites.展开更多

A novel GLP cDNA clone was isolated from a cDNA library of Tamarix hispida. ThGLP, coded 225aa, possesses conserved motif of plant germin and Germin-like protein. ThGLP belongs to true germin subfamily through phylogenetic analyses. Gene expression profiles in roots and leaves were evaluated using real-time quantitative RT-PCR. The results show that the gene was highly induced by drought, salt, low temperature, CdCl2 and abscisic acid treatments. Our results demonstrate that the ThGLP gene is expressed in leaves and roots, is involved in different abiotic stress re-sponses and controlled by an ABA-dependent signaling pathway.展开更多

The examined Si-doped diamond films are deposited o...The effect of silicon doping on the residual stress of CVD diamond films is examined using both X-ray diffraction (XRD) analysis and Raman spectroscopy measurements. The examined Si-doped diamond films are deposited on WC-Co substrates in a home-made bias-enhanced HFCVD apparatus. Ethyl silicate (Si(OC2H5)4) is dissolved in acetone to obtain various Si/C mole ratio ranging from 0.1% to 1.4% in the reaction gas. Characterizations with SEM and XRD indicate increasing silicon concentration may result in grain size decreasing and diamond [110] texture becoming dominant. The residual stress values of as-deposited Si-doped diamond films are evaluated by both sin2ψ method, which measures the (220) diamond Bragg diffraction peaks using XRD, with ψ-values ranging from 0° to 45°, and Raman spectroscopy, which detects the diamond Raman peak shift from the natural diamond line at 1332 cm-1. The residual stress evolution on the silicon doping level estimated from the above two methods presents rather good agreements, exhibiting that all deposited Si-doped diamond films present compressive stress and the sample with Si/C mole ratio of 0.1% possesses the largest residual stress of ~1.75 GPa (Raman) or ~2.3 GPa (XRD). As the silicon doping level is up further, the residual stress reduces to a relative stable value around 1.3 GPa.展开更多

The thermal conductivity and the thermal expansion coefficient of ...The thermophysical properties of the SiC /Al composites mixed with diamond(SiC-Dia/Al) were studied through theoretical calculation and experiments. The thermal conductivity and the thermal expansion coefficient of the SiC-Dia/Al were calculated by differential effective medium(DEM) theoretical model and extended Turner model, respectively. The microstructure of the SiC-Dia/Al shows that the combination between SiC particles and Al is close, while that between diamond particles and Al is not close. The experimental results of the thermophysical properties of the SiC-Dia/Al are consistent with the calculated ones. The calculation results show that when the volume ratio of the diamond particles to the SiC particles is 3:7, the thermal conductivity and the thermal expansion coefficient can be improved by 39% and 30% compared to SiC/Al composites, respectively. In other words, by adding a small amount of diamond particles, the thermophysical properties of the composites can be improved effectively, while the cost increases little.展开更多

First, the general displacement mode function was setup, then the hypotheses were made that the lateral passive pressure is linear to the corresponding horizontal displacement and the soil behind retaining wall is composed of a set of springs and ideal rigid plasticity body, the general analytical method was proposed to calculate the passive rigid retaining wall pressure based on Coulomb theory. The analytical results show that the resultant forces of the passive earth pressure are equal to those of Coulomb's theory, but the distribution of the passive pressure and the position of the resultant force depend on the passive displacement mode parameter, and the former is a parabolic function of the soil depth. The analytical results are also in good agreement with the experimental ones.展开更多

Diamond particles were distributed uniformly without any particle clustering, and no apparent porosities or significant casting defects were observed in the composites. The diamond-Al interfaces of as-cast and annealed diamond/2024 Al composites were clean, smooth and free from interfacial reaction product. However, a large number of Al2Cu precipitates were found at diamond-Al interface after aging treatment. Moreover, needle-shaped Al2MgCu precipitates in Al matrix were observed after aging treatment. The coefficient of thermal expansion (CTE) of diamond/2024 Al composites was about 8.5×10-6 °C-1 between 20 and 100 °C, which was compatible with that with chip materials. Annealing treatment showed little effect on thermal expansion behavior, and aging treatment could further decrease the CTE of the composites. The thermal conductivity of obtained diamond/2024 Al composites was about 100 W/(m?K), and it was slightly increased after annealing while decreased after aging treatment.展开更多

The microstructures are analyzed with scanning electron microscope (SEM), energy dispersive X-ray spectroscopy (EDS) and X-ray diffraction(XRD). The effects of brazing atmospheres on the as-brazed NiCr brazing alloy composite structures and interracial microstructure are studied between diamond grits and brazing alloy. Results show that: (1) There are different composite structures of as-brazed NiCr brazing alloy under different oxygen partial pressures in vacuum and argon gas. B203 exists on the surface of the brazed samples under argon gas furnace brazing. It indicates that oxygen plays an important role in the resultants of as-brazed NiCr brazing alloy during the brazing process. (2) There are different interfacial microstructures in different brazing atmospheres, but the main reaction product is chromium carbides. The chromium carbides in argon gas furnace brazing grow in a disordered form, but those in vacuum furnace brazing grow radiated. A vertical gap and connect elements are set in split-piers. The lateral stiffness of piers is reduced by cracking of the connect elements under severe earthquake, and the seismic response of bridges is reduced by avoiding the site predominant periods. A model of tied-arch rigid frame bridge with split-piers was designed. Seismic performance was investigated by pseudo-static experimentation on the scale model, The failure process of split-piers, the hysteresis characteristic and the effect of split-piers on the superstructure are presented. Results show that the split-pier has better seismic performance than common ductile piers do.展开更多

A new figure-of-merit (FOM) was defined to assess their comprehensive performance. It is clarified thatt,φandp all have significant and complicated effects on the performance of the diamond film and the FOM, which also present some differences as compared with the previous studies on CVD diamond films growth on plane or external surfaces.
