A novel A1GaN/GaN high electron mobility transistor (HEMT) with double buried p-type layers (DBPLs) in the GaN buffer layer and its mechanism are studied. The DBPL A1GaN/GaN HEMT is characterized by two equi-long p-type GaN layers which are buried in the GaN buffer layer under the source side. Under the condition of high-voltage blocking state, two reverse p-n junctions introduced by the buried p-type layers will effectively modulate the surface and bulk electric fields. Meanwhile, the buffer leakage is well suppressed in this structure and both lead to a high breakdown voltage. The simulations show that the breakdown voltage of the DBPL structure can reach above 2000 V from 467 V of the conventional structure with the same gate-drain length of 8μm. 展开更多

Vortex beams with fractional topological charge(FTC) have many special characteristics and novel applications.However, one of the obstacles for their application is the difficulty of precisely determining the FTC of fractional vortex beams. We find that when a vortex beam with an FTC illuminates a dynamic angular double slit(ADS), the far-field interference patterns that include the information of the FTC of the beam at the angular bisector direction of the ADS vary periodically. Based on this property, a simple dynamic ADS device and data fitting method can be used to precisely measure the FTC of a vortex light beam with an error of less than 5%. 展开更多

Electronic speckle pattern interferometry(ESPI) and digital speckle pattern interferometry are wellestablished non-contact measurement methods. They have been widely used to carry out precise deformation mapping. However, the simultaneous two-dimensional(2D) or three-dimensional(3D) deformation measurements using ESPI with phase shifting usually involve complicated and slow equipment. In this Letter, we solve these issues by proposing a modified ESPI system based on double phase modulations with only one laser and one camera. In-plane normal and shear strains are obtained with good quality. This system can also be developed to measure 3D deformation, and it has the potential to carry out faster measurements with a highspeed camera. 展开更多

In order to generate high quality regular optical vortex array(OVA),we present an experimental method for generating OVA using phase only liquid crystal spatial light modulator(LC-SLM)assisted two gratings.In the scheme,holograms of two grating are displayed on the screen of two LC-SLMs respectively;the diffraction optical fields are captured by a CCD camera.The simulated and experimental results show that the regular OVA can be generated by using double diffraction gratings.The generated OVAs have a constant topological charge of±1.The method can provide a useful pathway to produce regular OVA for some applications in optical communication,particle trapping and optical metrology. 展开更多

We fabricate white phosphorescent organic light-emitting diodes (PHOLEDs) with three dopants and double emissive layer (EML) to achieve color stability. The white PHOLEDs use FIrpic dopant for blue EML (B- EML), and Ir(ppy)3:Ir(piq)3 dopants for green:red EML (GR-EML) with N,N'-dicarbazolyl-3, 5-benzene (mCP) as host material. Thicknesses of B-EML and GR-EML are adjusted to form a narrow recombination zone at two EML's interface and charge trapping happens in EML according to wide highest occupied molecular orbital and/or lowest unoccupied molecular orbital energy band gap of mCP and smaller energy band gap of dopants. The total thickness of both EMLs is fixed at 30 nm in the device structure of ITO (150 nm)/MoO3 (2 nm)/N,N'-diphenyl-N,N'-bis(1-naphthyl-phenyl)-(1,1″-biphenyl)-4, 4'-diamine (70 nm)/ meP:Firpic-8.0% (12 nm)/mCP:Ir(ppy)3-3.0%:Ir(piq)3-1.5% (18 nm)/2″,2',2"'-(1,3,5-benzinetriyl)-tris(1- phenyl-l-H-benzimidazole) (30 nm)/8-hydroxyquinolinolato-lithium (2 nm)/A1 (120 nm). White PHOLED shows 18.25 cd/A of luminous efficiency and white color coordinates of (0.358 and 0.378) at 5000 cd/m2 and color stability with slight CIExy change of (0.028 and 0.002) as increasing luminance from 1000 to 5000 cd/m^2. 展开更多

Previous research shows that few-cycle laser(FCL) pulses with low energy and without a bias field can be used to coherently detect terahertz(THz) pulses. As we know, it is very difficult to stabilize the carrier envelope phase(CEP) of FCL pulses, i.e., there are some random fluctuations for the CEP. Here we theoretically investigate the influence of such instability on the accuracy of THz detection. Our results show that although there is an optimum CEP for THz detection, the fluctuations of the CEP will lead to terrible thorns on the detected THz waveform. In order to solve this problem, we propose an approach using two few-cycle laser pulses with opposite CEPs, i.e., their CEPs are differed by π. 展开更多
