We investigate the strain in various Ge-on-insulator (GeOI) micro-structures induced by three phase-change maferials (PCMs) (Ge2Sb2Te5, Sb2Te3, GeTe) deposited. The PCMs could change the phase from amorphous state to polycrystalline state with a low temperature thermal annealing, resulting in an intrinsic contraction in the PCM films. Raman spectroscopy analysis is performed to compare the strain induced in the GeOI micro- structures by various PCMs. By comparison, Sb2 Tea could induce the largest amount of tensile strain in the GeOI micro-structures after the low temperature annealing. Based on the strain calculated from the Raman peak shifts, finite element numerical simulation is performed to calculate the strain-induced electron mobility enhancement for Ge n-MOSFETs with PCM liner stressors. With the adoption of Sb2 Te3 liner stressor, 22% electron mobility enhancement at Xinv=1×10^13cm^-2 could be achieved, suggesting that PCM especially Sb2 Te3 liner stressor is a promising technique for the performance enhancement of Ge MOSFETs. 展开更多

A method of dynamic and parallel EC evaluation is proposed, which breaks an EC evaluation task into several subtasks. Such subtasks can be dynamically and simultaneously proceeded, disassembled and communicated by different specialists, and at the same time a set of EC objects is created. This approach provides flexible and effective evaluation of the EC. The EC implementation followed will further ensure the completeness and consistency of EC data. 展开更多

Evaluation of reservoir environment by chemical properties of reservoir water‒A case study of Chang 6 reservoir in Ansai oilfield,Ordos Basin,China

The Ordos Basin is the largest continental multi-energy mineral basin in China,which is rich in coal,oil and gas,and uranium resources.The exploitation of mineral resources is closely related to reservoir water.The chemical properties of reservoir water are very important for reservoir evaluation and are significant indicators of the sealing of reservoir oil and gas resources.Therefore,the caprock of the Chang 6 reservoir in the Yanchang Formation was evaluated.The authors tested and analyzed the chemical characteristics of water samples selected from 30 wells in the Chang 6 reservoir of Ansai Oilfield in the Ordos Basin.The results show that the Chang 6 reservoir water in Ansai Oilfield is dominated by calcium-chloride water type with a sodium chloride coefficient of generally less than 0.5.The chloride magnesium coefficients are between 33.7 and 925.5,most of which are greater than 200.The desulfurization coefficients range from 0.21 to 13.4,with an average of 2.227.The carbonate balance coefficients are mainly concentrated below 0.01,with an average of 0.008.The calcium and magnesium coefficients are between 0.08 and 0.003,with an average of 0.01.Combined with the characteristics of the four-corner layout of the reservoir water,the above results show that the graphics are basically consistent.The study indicates that the Chang 6 reservoir in Ansai Oilfield in the Ordos Basin is a favorable block for oil and gas storage with good sealing properties,great preservation conditions of oil and gas,and high pore connectivity. 展开更多

To evaluate the controlling factors for coastline change of the Changjiang(Yangtze River) Estuary since 1974,we extracted the mean high tide line from multi-temporal remote sensing images that span from 1974 to 2014... To evaluate the controlling factors for coastline change of the Changjiang(Yangtze River) Estuary since 1974,we extracted the mean high tide line from multi-temporal remote sensing images that span from 1974 to 2014 at 2-year intervals.We chose 42 scenes to constrain the changing pattern of the Changjiang Estuary coastline,and implemented GIS technology to analyze the area change of the Changjiang(Yangtze) Subaerial Delta.Runoff,sediment discharge and coastal engineering were withal considered in the analysis of the coastline changes.The coastline has transgressed seaward since 1974,and a part of it presents inter-annual variations.The area of the Changjiang Subaerial Delta increased by 871 km2,with a net accretion rate of 21.8 km2/a.Based on the change of sediment discharge due to the major projects in the Changjiang River Basin,we divided the changing pattern of the coastline into three stages:the slow accretion stage(1974–1986),the moderate accretion stage(1987–2002),and the rapid accretion stage(2003–2014).Liner regression analysis illustrated that there is a significantly positive correlation between the area changes and sediment discharge in the Chongming Eastern Shoal and Jiuduansha.This suggested that sediment load has a fundamental effect on the evolution of the Changjiang Estuary.Construction of Deep Waterway in the North Passage of the Changjiang River(1998–2010) led to a rapid accretion in the Hengsha Eastern Shoal and Jiuduansha by influencing the hydrodynamics in North Passage.Coastal engineering such as reclamation and harbor construction can also change the morphology of the Changjiang Estuary.We defined a contribution rate of area change to assess the impact of reclamation on the evolution of Changjiang Estuary.It turned out that more than 45.3% of area increment of the Changjiang Estuary was attributed to reclamation. 展开更多
