Three-Dimensional Simulations of RESET Operation in Phase-Change Random Access Memory with Blade-Type Like Phase Change Layer by Finite Element Modeling

An optimized device structure for reducing the RESET current of phase-change random access memory （PCRAM） with blade-type like （BTL） phase change layer is proposed. The electrical thermal analysis of the BTL cell and the blade heater contactor structure by three-dimensional finite element modeling are compared with each other during RESET operation. The simulation results show that the programming region of the phase change layer in the BTL cell is much smaller, and thermal electrical distributions of the BTL cell are more concentrated on the TiN/GST interface. The results indicate that the BTL cell has the superiorities of increasing the heating efficiency, decreasing the power consumption and reducing the RESET current from 0.67mA to 0.32mA. Therefore, the BTL cell will be appropriate for high performance PCRAM device with lower power consumption and lower RESET current.

L^0-CONVEX COMPACTNESS AND RANDOM NORMAL STRUCTURE IN L^0(F,B)

Let(B,||·||)be a Banach space,(?,F,P)a probability space,and L^0(F,B)the set of equivalence classes of strong random elements(or strongly measurable functions)from(?,F,P)to(B,||·||).It is well known that L^0(F,B)becomes a complete random normed module,which has played an important role in the process of applications of random normed modules to the theory of Lebesgue-Bochner function spaces and random operator theory.Let V be a closed convex subset of B and L^0(F,V)the set of equivalence classes of strong random elements from(?,F,P)to V.The central purpose of this article is to prove the following two results:(1)L^0(F,V)is L^0-convexly compact if and only if V is weakly compact;(2)L^0(F,V)has random normal structure if V is weakly compact and has normal structure.As an application,a general random fixed point theorem for a strong random nonexpansive operator is given,which generalizes and improves several well known results.We hope that our new method,namely skillfully combining measurable selection theorems,the theory of random normed modules,and Banach space techniques,can be applied in the other related aspects.

SOME PROBLEMS IN THE Z-C-X SPACE

The new concepts of the Z-C-X space and excellent cone are introduced. Some problems of random semiclosed 1-set-contractive operator are investigated in the Z-C-X space. At first, an important inequality is proved. Secondly, several new conclusions are proved by means of random fixed point index in the theory of random topological degree. A random solution of a class of random operator equations under conditions of imitating the parallelogram law is obtained, famous Altman's theorem is generalized in partially ordered Z-C-X space. Therefore, some new results are obtained.

A Characterization for a Complete Random Normed Module to Be Mean Ergodic

In this paper, we first study the mean ergodicity of random linear operators using some techniques of measure theory and L;-convex analysis. Then, based on this, we give a characterization for a complete random normed module to be mean ergodic.

Passively spatiotemporal gain-modulation-induced stable pulsing operation of a random fiber laser

Unlike a traditional fiber laser with a defined resonant cavity, a random fiber laser(RFL), whose operation is based on distributed feedback and gain via Rayleigh scattering(RS) and stimulated Raman scattering in a long passive fiber, has fundamental scientific challenges in pulsing operation for its remarkable cavity-free feature. For the time being, stable pulsed RFL utilizing a passive method has not been reported. Here, we propose and experimentally realize the passive spatiotemporal gain-modulation-induced stable pulsing operation of counterpumped RFL. Thanks to the good temporal stability of an employed pumping amplified spontaneous emission source and the superiority of this pulse generation scheme, a stable and regular pulse train can be obtained.Furthermore, the pump hysteresis and bistability phenomena with the generation of high-order Stokes light is presented, and the dynamics of pulsing operation is discussed after the theoretical investigation of the counterpumped RFL. This work extends our comprehension of temporal property of RFL and paves an effective novel avenue for the exploration of pulsed RFL with structural simplicity, low cost, and stable output.
