In this model, Schrodinger's equat...A compact drain current including the variation of barrier heights and carrier quantization in ultrathin-body and double-gate Schottky barrier MOSFETs (UTBDG SBFETs) is developed. In this model, Schrodinger's equation is solved using the triangular potential well approximation. The carrier density thus obtained is included in the space charge density to obtain quantum carrier confinement effects in the modeling of thin-body devices. Due to the quantum effects, the first subband is higher than the conduction band edge, which is equivalent to the band gap widening. Thus, the barrier heights at the source and drain increase and the carrier concentration decreases as the drain current decreases. The drawback of the existing models,which cannot present an accurate prediction of the drain current because they mainly consider the effects of Schottky barrier lowering (SBL) due to image forces,is eliminated. Our research results suggest that for small nonnegative Schottky barrier (SB) heights,even for zero barrier height, the tunneling current also plays a role in the total on-state currents. Verification of the present model was carried out by the device numerical simulator-Silvaco and showed good agreement.展开更多
In order to solve the problem of depth classification of the underwater target in a very low frequency acoustic field, the active component of cross spectra of particle pressure and horizontal velocity (ACCSPPHV) is...In order to solve the problem of depth classification of the underwater target in a very low frequency acoustic field, the active component of cross spectra of particle pressure and horizontal velocity (ACCSPPHV) is adopted to distinguish the surface vessel and the underwater target. According to the effective depth of a Pekeris waveguide, the placing depth forecasting equations of passive vertical double vector hydrophones are proposed. Numerical examples show that when the sum of depths of two hydro- phones is the effective depth, the sign distribution of ACCSPPHV has nothing to do with horizontal distance; in addition, the sum of the first critical surface and the second critical surface is equal to the effective depth. By setting the first critical surface less than the difference between the effective water depth and the actual water depth, that is, the second critical surface is greater than the actual depth, the three positive and negative regions of the whole ocean volume are equivalent to two positive and negative regions and therefore the depth classification of the underwater target is obtained. Besides, when the 20 m water depth is taken as the first critical surface in the simulation of underwater targets (40 Hz, 50 Hz, and 60 Hz respectively), the effectiveness of the algorithm and the cor- reemess of relevant conclusions are verified, and the analysis of the corresponding forecasting performance is conducted.展开更多

It is doubtful that whether their results match the facts. Based on the Townsend gas self-sustaining discharge condition and the chemical kinetics analysis of the Penning gas mixture discharging in PDP, the empirical equation to describe the breakdown of the Penning gas mixture is given. It is used to calculate the breakdown voltage curves of Ne-Xe/MgO and Ne-Ar/MgO in a testing macroscopic discharge cell of AC-PDP. The effective secondary electron emission coefficients (γeff) of the MgO protective layers are derived by comparing the breakdown voltage curves obtained from the empirical equation with the experimental data of breakdown voltages. In comparison with the results calculated by the Paschen law and the equation which ignore the influence of the Penning ionization on α , the results calculated by the empirical equation have better conformity with experimental data. Firstly, the assumption of a small dynamic motion superimposed on a largely static pre- deformation of the FSPM yields natural, initial, and final configurations, whose displacements, strains, and stresses of the solid-skeleton and the fluid in an FSPM particle could be described in natural and initial coordinates, respectively. Secondly, the subtraction of initial-state equations of equilibrium from the final-state equations of motion and the introduction of non-linear constitu- rive relations of the FSPM lead to equations of motion for the small dynamic motion. Thirdly, the consideration of homogeneous pre-deformation and the plane harmonic form of the small dynamic motion gives an acoustoelastic equation, which provides analytical formulations for the relation of the fast longitudinal wave, the fast shear wave, the slow shear wave, and the slow longitudinal wave with solid-skeleton stresses and fluid pore-pressure. Lastly, an isotropic FSPM under the close-pore jacketed condition, open-pore jacketed condition, traditional unjacketed condition, and triaxial condition is taken as an example to discuss the velocities of the fast and slow shear waves propagating along the direction of one of the initial principal solid-skeleton strains. The detailed discussion shows that the wave velocities of the FSPM are usually influenced by the effective stresses and the fluid pore pressure.
