A tuning range of 69 nm with a central wavelength of 1056 nm, is achieved at a bias of 1.25 kA/cm^2only by utilizing the light emission from the ground state of QDs. This large tunable range only covers the QD ground-state emission and is related to the inhomogeneous size distribution of QDs. No excited state contributes to the tuning bandwidth. The application of the QD gain device to the external cavity tunable laser shows its immense potential in broadening the tuning bandwidth. By the external cavity feedback, the threshold current densitycan be reduced remarkably compared with the free-running QD gain device.展开更多

The ring laser cavity includes a delay line enabling a tunable repetition rate to vary from 35.52 MHz to 35.64 MHz with continuous mode-locked operation. The laser output parameters confirm that the tunable mode-locked operations are stable. High environmental stability is also confirmed by the -130 dBc/Hz low phase noise, a 70-dB signal-to-noise ratio of radio frequency signals, a low amplitude fluctuation of 5.76 × 10-4, and a low fluctuation of reoetition rate of 12 Hz. The laser shows a high de^ree of oolarization of 93%.展开更多

A deformable-bridge top mirror suspended above an active region is utilized. Applied bridge-substrate bias produces an electrostatic force which reduces the spacing of air-gap and tunes the resonant wavelength toward a shorter wavelength (blue-shift), Good laser characteristics are obtained: such as continuous tuning ranges over 11 nm near 940 nm for 0-9 V tuning bias, the peak output power near 1 mW and the full-width-half-maximum limited to approximately 3.2-6.8 rim. A detailed simulation of the micromechanical and optical characteristics of these devices is performed, and the ratio of bridge displacement to wavelength shift has been found to be 3:1.展开更多

The SLD device is processed with a bent-waveguide structure and facet antireflection (AR) coating. Tuning bandwidths of 106 nm and 117 nm are achieved under a-A and 3.5-A injection currents, respectively. The large tuning range originates essentially from the broad gain spectrum of self-assembled QDs. The bent waveguide structure combined with the facet AR coating plays a role in suppressing the inner-cavity lasing under a large injection current.展开更多

The maximum tuning range (MTR) and the continuous tuning range (CTR), which are related to the maximum and the minimum threshold carrier densities, are deduced from the threshold condition. We define a ratio of the CTR to the MTR. This ratio is only determined by the reflectivities of the external and internal facets of the ECLD. The analysis shows that there is an appropriate combination of the external and internal-cavity reflectivities to obtain a given CTR in the design of an ECLD.展开更多
