In this paper, this tradeoff is alleviated by collec...As is well known, there exists a tradeoff between the breakdown voltage BVcEO and the cut-off frequency fT for a standard heterojunction bipolar transistor (HBT). In this paper, this tradeoff is alleviated by collector doping engineering in the SiGe HBT by utilizing a novel composite of P+ and N- doping layers inside the collector-base (CB) space-charge region (SCR). Compared with the single N-type collector, the introduction of the thin P+ layers provides a reverse electric field weakening the electric field near the CB metallurgical junction without changing the field direction, and the thin N layer further effectively lowers the electric field near the CB metallurgical junction. As a result, the electron temperature near the CB metallurgical junction is lowered, consequently suppressing the impact ionization, thus BVcEO is improved with a slight degradation in fT. The results show that the product of fTXBVcEo is improved from 309.51 GHz.V to 326.35 GHz.V.展开更多

However, in SPECT image reconstruction, selection of an...In SPECT, noise is one of the major limitations that degrade image quality. To suppress the noisy signals in an image, digital filters are most commonly applied. However, in SPECT image reconstruction, selection of an appropriate filter and its functions has always remained a difficult task. In this work an attempt was made to investigate the effects of varying cut-off frequencies and in keeping the order of Butterworth filter constant on detectability and contrast of hot and cold re-gions images. A new insert simulating hot and cold regions which provides similar views in a reconstructed image was placed in the phantom’s cylindrical source tank and imaged. Tc-99m radionuclide was distributed uniformly in the phantom. SPECT data were collected in a 20% energy window centered at 140 keV by a Philips ADAC Forte dual head gamma camera mounted with a LEHR collimator. Images were generated by using the filtered backprojection technique. A Butterworth filter of order 5 with cut-off frequencies 0.35 and 0.45 cycles·cm<sup>-1</sup> was applied. Images were examined in terms of hot and cold regions, detectability and contrast. Results show that the hot and cold regions’ detectability and contrast vary with the change of cut-off frequency. With a 0.45 cycles·cm<sup>-1</sup> cut-off frequency, a significant enhancement in contrast of cold regions was achieved as compared to a 0.35 cycles·cm<sup>-1</sup> cut-off frequency. Furthermore, the detectability of hot and cold regions improved with the use of a 0.45 cycles·cm<sup>-1</sup> cut-off frequency. In conclusion, image quality of hot and cold regions affected in a different way with a change of cut-off frequency. Thus, care should be taken in selecting the filter cut-off frequency prior to reconstruction of images;particularly, when both types of regions are expected in the reconstructed image.展开更多

In this article, full experiment was executed at Wayne State University (Detroit-Michigan), to determine the cut off frequency in all directions;the obtained results showed that the free field can be determined for a specified space. So other tests can take place in this space avoiding regions where reflections and consequently noise can be found. We describe the fabrication of high performance YBa2Cu3O7-δ (YBCO) radio frequency (RF) superconducting quantum interference devices (SQUIDs), which were prepared on 5 mm×5 mm LaAlO3 (LAO) substrates by ...We describe the fabrication of high performance YBa2Cu3O7-δ (YBCO) radio frequency (RF) superconducting quantum interference devices (SQUIDs), which were prepared on 5 mm×5 mm LaAlO3 (LAO) substrates by employing stepedge junctions (SEJs) and in flip-chip configuration with 12 mm×12 mm resonators. The step in the substrate was produced by Ar ion etching with step angles ranging from 47° to 61°, which is steep enough to ensure the formation of grain boundaries (GBs) at the step edges. The YBCO film was deposited using the pulsed laser deposition (PLD) technique with a film thickness half of the height of the substrate step. The inductance of the SQUID washer was designed to be about 157 pH. Under these circumstances, high performance YBCO RF SQUIDs were successfully fabricated with a typical flux-voltage transfer ratio of 83 mV/φ0, a white flux noise of 29 μφ0/√Hz, and the magnetic field sensitivity as high as 80 fT/√Hz. These devices have been applied in magnetocardiography and geological surveys.展开更多

We analyzed the effect of squeezing parameters on the dynamics of quantum Fisher information which affects the optimal precision of the estimation parameter. We show that the squeezed field may offer a significant role in the precise measurement of the parameter cut-off frequency which is linked to the environment correlation time. Our results may be useful in quantum metrology, communication, and quantum estimation processes.展开更多

Recently, much progress has been made in the graphene-based RF field-effect transistors (RF-FETs). Here we present for the first time the high-performance top-gated RF transistors using millimeter-scale single graphene domain on a SiO2/Si substrate through a conventional microfabrication process. A maximum cut-off frequency of 178 GHz and a peak maximum os- cillation frequency of 35 GHz are achieved in the graphene-domain-based FET with a gate length of 50 nm and 150 nm, respectively. This work shows that the millimeter-scale single graphene domain has great potential applications in RF devices and circuits.展开更多
There have been various theoretical attempts by researchers worldwide to link up different scales of plasticity studies from the nano-, micro- and macro-scale of observation, based on molecular dynamics, crystal plast...There have been various theoretical attempts by researchers worldwide to link up different scales of plasticity studies from the nano-, micro- and macro-scale of observation, based on molecular dynamics, crystal plasticity and continuum mechanics. Very few attempts, however, have been reported in ultra-precision machining studies. A mesoplasticity approach advocated by Lee and Yang is adopted by the authors and is successfully applied to studies of the micro-cutting mechanisms in ultra-precision machining. Traditionally, the shear angle in metal cutting, as well as the cutting force variation, can only be determined from cutting tests. In the pioneering work of the authors, the use of mesoplasticity theory enables prediction of the fluctuation of the shear angle and micro-cutting force, shear band formation, chip morphology in diamond turning and size effect in nano-indentation. These findings are verified by experiments. The mesoplasticity formulation opens up a new direction of studies to enable how the plastic behaviour of materials and their constitutive representations in deformation processing, such as machining can be predicted, assessed and deduced from the basic properties of the materials measurable at the microscale.展开更多
Layer regrouping is to divide all the layers into several sets of production series according to the physical properties and recovery percent of layers at high water-cut stage, which is an important technique to impro...Layer regrouping is to divide all the layers into several sets of production series according to the physical properties and recovery percent of layers at high water-cut stage, which is an important technique to improve oil recovery for high water-cut multilayered reservoirs. Dif- ferent regroup scenarios may lead to different production performances. Based on unstable oil-water flow theory, a multilayer commingled reservoir simulator is established by modifying the production split method. Taking into account the differences of layer properties, including per- meability, oil viscosity, and remaining oil saturation, the pseudo flow resistance contrast is proposed to serve as a characteristic index of layer regrouping for high water-cut multilayered reservoirs. The production indices of multi- layered reservoirs with different pseudo flow resistances are predicted with the established model in which the data are taken from the Shengtuo Oilfield. Simulation results show that the pseudo flow resistance contrast should be less than 4 when the layer regrouping is implemented. The K-means clustering method, which is based on the objec- tive function, is used to automatically carry out the layer regrouping process according to pseudo flow resistances. The research result is applied to the IV-VI sand groups of the second member of the Shahejie Formation in the Shengtuo Oilfield, a favorable development performance is obtained, and the oil recovery is enhanced by 6.08 %.展开更多

First, a damage quantification method is formulated and iterative approach is adopted for determining the damage extent. Then a damage localization algorithm is proposed, in which a damage indicator is formulated where unity value corresponds to the true damage scenario. Finally, numerical studies and model tests are conducted to demonstrate the effectiveness of the developed algorithm.展开更多

The working principle is introduced firstly, based on which the method development considering different system topology designs, backup solutions and redundancy mechanisms are analyzed in details. In the end the proposed method is applied to two cases to show the reliability performance of system with variable frequency drives. In order to provide theoretical basis and technical support for the afforestation and artificial water supply of P.szechuanica in arid areas,the characteristics of water consumption of P.szechuanica were explored,and ...In order to provide theoretical basis and technical support for the afforestation and artificial water supply of P.szechuanica in arid areas,the characteristics of water consumption of P.szechuanica were explored,and the law of water demand of P.szechuanica was grasped.In this paper,potted seedlings of 1-0 rooted cuttings of P.szechuanica were taken as research objects,and change situation of water consumption under different water control gradients was measured regularly by using weighing method,further analyzing dynamic change of water consumption of P.szechuanica and revealing water demand law of 1-0 rooted cuttings of P.szechuanica.The results showed that total change of water consumption of 1-0 rooted cuttings of P.szechuanica had"slow-fast-slow-fast"double-peak trend in the growth period of the current year,and corresponded with univariate linear relation(R^(2)=0.7137),with significant difference.In whole growth period,water consumption in August was the highest,which was 2.7 times of that in June and July and 1.5 times of that after September.In different water control treatments,the dynamic changes of daily and monthly water consumption were significantly different.In seven water control treatments,monthly water consumption was between(6315.95±1690.70)and(10105.28±3065.30)g/month,and mean was(8211.07±2308.23)g/month.With intensification of water control treatment,water consumption increased,but there was no seedling death due to water shortage.P.szechuanica has great plasticity in water demand,and can survive in both arid and humid environments.Meanwhile,it is revealed that P.szechuanica is the most widely distributed tree species in the region.展开更多
This article studies the fault detection filtering design problem for Roesser type two-dimensional(2-D)nonlinear systems described by uncertain 2-D Takagi-Sugeno(T-S)fuzzy models.Firstly,fuzzy Lyapunov functions are c...This article studies the fault detection filtering design problem for Roesser type two-dimensional(2-D)nonlinear systems described by uncertain 2-D Takagi-Sugeno(T-S)fuzzy models.Firstly,fuzzy Lyapunov functions are constructed and the 2-D Fourier transform is exploited,based on which a finite frequency fault detection filtering design method is proposed such that a residual signal is generated with robustness to external disturbances and sensitivity to faults.It has been shown that the utilization of available frequency spectrum information of faults and disturbances makes the proposed filtering design method more general and less conservative compared with a conventional nonfrequency based filtering design approach.Then,with the proposed evaluation function and its threshold,a novel mixed finite frequency H_(∞)/H_(-)fault detection algorithm is developed,based on which the fault can be immediately detected once the evaluation function exceeds the threshold.Finally,it is verified with simulation studies that the proposed method is effective and less conservative than conventional non-frequency and/or common Lyapunov function based filtering design methods.展开更多
