The formation of multiple oxygen intermediates supporting efficient oxygen evolution reaction(OER)are affinitive with hydroxyl adsorption.However,ability of the catalyst to capture hydroxyl and maintain the continuous...The formation of multiple oxygen intermediates supporting efficient oxygen evolution reaction(OER)are affinitive with hydroxyl adsorption.However,ability of the catalyst to capture hydroxyl and maintain the continuous supply at active sits remains a tremendous challenge.Herein,an affordable Ni2P/FeP2 heterostructure is presented to form the internal polarization field(IPF),arising hydroxyl spillover(HOSo)during OER.Facilitated by IPF,the oriented HOSo from FeP2 to Ni2P can activate the Ni site with a new hydroxyl transmission channel and build the optimized reaction path of oxygen intermediates for lower adsorption energy,boosting the OER activity(242 mV vs.RHE at 100 mA cm-2)for least 100 h.More interestingly,for the anion exchange membrane water electrolyzer(AEMWE)with low concentration electrolyte,the advantage of HOSo effect is significantly amplified,delivering 1 A cm^(-2)at a low cell voltage of 1.88 V with excellent stability for over 50 h.展开更多
The electrocatalytic N_(2)reduction reaction(NRR)is expected to supersede the traditional Haber-Bosch technology for NH3 production under ambient conditions.The activity and selectivity of electrochemical NRR are rest...The electrocatalytic N_(2)reduction reaction(NRR)is expected to supersede the traditional Haber-Bosch technology for NH3 production under ambient conditions.The activity and selectivity of electrochemical NRR are restricted to a strong polarized electric field induced by the catalyst,correct electron transfer direction,and electron tunneling distance between bare electrode and active sites.By coupling the chemical vapor deposition method with the poly(methyl methacylate)-transfer method,an ultrathin sandwich catalyst,i.e.,Fe atoms(polarized electric field layer)sandwiched between ultrathin(within electron tunneling distance)BN(catalyst layer)and graphene film(conducting layer),is fabricated for electrocatalytic NRR.The sandwich catalyst not only controls the transfer of electrons to the BN surface in the correct direction under applied voltage but also suppresses hydrogen evolution reaction by constructing a neutral polarization electric field without metal exposure.The sandwich electrocatalyst NRR system achieve NH3 yield of 8.9μg h^(−1)cm^(−2)and Faradaic Efficiency of 21.7%.The N_(2)adsorption,activation,and polarization electric field changes of three sandwich catalysts(BN-Fe-G,BN-Fe-BN,and G-Fe-G)during the electrocatalytic NRR are investigated by experiments and density functional theory simulations.Driven by applied voltage,the neutral polarized electric field induced by BN-Fe-G leads to the high activity of electrocatalytic NRR.展开更多
High-order harmonic generation(HHG) of Ar atom in an elliptically polarized intense laser field is experimentally investigated in this work.Interestingly,the anomalous ellipticity dependence on the laser ellipticity(...High-order harmonic generation(HHG) of Ar atom in an elliptically polarized intense laser field is experimentally investigated in this work.Interestingly,the anomalous ellipticity dependence on the laser ellipticity(ε) in the lower-order harmonics is observed,specifically in the 13rd-order,which displays a maximal harmonic intensity at ε ≈ 0.1,rather than at ε = 0 as expected.This contradicts the general trend of harmonic yield,which typically decreases with the increase of laser ellipticity.In this study,we attribute this phenomenon to the disruption of the symmetry of the wave function by the Coulomb effect,leading to the generation of a harmonic with high ellipticity.This finding provides valuable insights into the behavior of elliptically polarized harmonics and opens up a potential way for exploring new applications in ultrafast spectroscopy and light–matter interactions.展开更多
Using the semiclassical ensemble model,the dependence of relative amplitude for the recollision dynamics in nonsequential double ionization(NSDI)of neon atom driven by the orthogonally polarized two-color field(OTC)la...Using the semiclassical ensemble model,the dependence of relative amplitude for the recollision dynamics in nonsequential double ionization(NSDI)of neon atom driven by the orthogonally polarized two-color field(OTC)laser field is theoretically studied.And the dynamics in two typical collision pathways,recollision-impact-ionization(RII)and recollisionexcitation with subsequent ionization(RESI),is systematically explored.Our results reveal that the V-shaped structure in the correlated momentum distribution is mainly caused by the RII mechanism when the relative amplitude of the OTC laser field is zero,and the first ionized electrons will quickly skim through the nucleus and share few energy with the second electron.As the relative amplitude increases,the V-shaped structure gradually disappears and electrons are concentrated on the diagonal in the electron correlation spectrum,indicating that the energy sharing after electrons collision is symmetric for OTC laser fields with large relative amplitudes.Our studies show that changing the relative amplitude of the OTC laser field can efficiently control the electron–electron collisions and energy exchange efficiency in the NSDI process.展开更多
The low efficiency of photogenerated carrier separation,and the poor adsorption and activation ability of CO_(2)on the surface of photocatalyst were the key problems to limit the efficiency of photocatalytic CO_(2)red...The low efficiency of photogenerated carrier separation,and the poor adsorption and activation ability of CO_(2)on the surface of photocatalyst were the key problems to limit the efficiency of photocatalytic CO_(2)reduction.Hence,maximally accelerating the immigration of photogenerated charges d increasing the number of active sites are critical points to boost the overall performance of photocatalytic CO_(2)reduction.However,it is still huge challenge.In this work,the Ni-doped ultrathin Bi_(4)O_(5)Br_(2)nanosheets,which was successfully prepared by hydrothermal and ultrasonic chemical stripping methods,exhibited efficient photocatalytic conversion of CO_(2)to CO.The results of experiments and theoretical calculations indicated that the doped Ni^(2+)significantly increased the crystal dipole moment of Bi_(4)O_(5)Br_(2)in y direction(from 0 to 0.096 e?),which enhanced the polarized electric field strength inside Bi_(4)O_(5)Br_(2),and further promoted the immigration of photogenerated carriers.Meanwhile,the ultrathin structure and doped Ni^(2+)synergistically increased the number of active sites,thereby promoting the adsorption and activation of CO_(2)molecules,as evidenced by experimental and theoretical results collectively.As result,The CO yield was as high as 26.57μmol g–1 h–1 for the prepared Ni-doped ultrathin Bi_(4)O_(5)Br_(2)nanosheets under full spectrum light irradiation,which was 9.48 times that of Bi_(4)O_(5)Br_(2).Therefore,it is of great scientific significance in this study to explore strategies to promote the separation of photogenerated carriers and enhance the adsorption and activation ability of CO_(2)on the surface.展开更多
The influence of polarization-induced electric fields on the electron distribution and the optical properties of intersubband transitions (ISBT) in AlxGa(1-x)N/GaN coupled double quantum wells (DQWs) is investig...The influence of polarization-induced electric fields on the electron distribution and the optical properties of intersubband transitions (ISBT) in AlxGa(1-x)N/GaN coupled double quantum wells (DQWs) is investigated by self-consistent calculation. It is found that the polarization-induced potential drop leads to an asymmetric potential profile of AlxGa(1-x)N/GaN DQWs even though the two wells have the same width and depth. The polarization effects result in a very large Stark shift between the odd and even order subbands,thus shortening the wavelength of the ISBT between the first odd order and the second even order (1odd-2 ) subbands. Meanwhile, the electron distribution becomes asymmetric due to the polarization effects, and the absorption coefficient of the 1odd-2 ISBT decreases with increasing polarization field discontinuity.展开更多

Through careful analysis of polarization variation in different time intervals, it is determined that the best time interval for the regression of polarization is 24 h. Telluric observational data from two earthquakes, one is Yongdeng M_s=5.8 earthquake on July 22, 1995, the other is west Tianzhu M_s=5.4 earthquake on June 1, 1996, are processed by this new method, it is interesting to discover that abnormal electrical signals appeared 28 days and respectively. We show that the plateau of spec...The generation of high-order harmonics and the attosecond pulse of the N2 molecule in two-color circularly polarized laser fields are investigated by the strong-field Lewenstein model. We show that the plateau of spectra is dramatically extended and a continuous harmonic spectrum with the bandwidth of 113 eV is obtained. When a static field is added to the x direction, the quantum path control is realized and a supercontinuum spectrum can be obtained, which is beneficial to obtain a shorter attosecond pulse. The underlying physical mechanism is well explained by the time-frequency analysis and the semi-classical three-step model with a finite initial transverse velocity. By superposing several orders of harmonics in the combination of two-color circularly polarized laser fields and a static field, an isolated attosecond pulse with a duration of 30 as can be generated.展开更多

In this review, we concentrate on the observational aspects of the magnetic fields of Galactic and extragalactic objects. Readers can follow the milestones in the observations of cosmic magnetic fields obtained from the most important tracers of magnetic fields, namely, the star-light polarization, the Zeeman effect, the rotation measures (RMs, hereafter) of extragalactic radio sources, the pulsar RMs, radio polarization observations, as well as the newly implemented sub-mm and mm polarization capabilities. The magnetic field of the Galaxy was first discovered in 1949 by optical polarization observations. The local magnetic fields within one or two kpc have been well delineated by starlight polarization data. The polarization observations of diffuse Galactic radio background emission in 1962 confirmed unequivocally the existence of a Galactic magnetic field. The bulk of the present information about the magnetic fields in the Galaxy comes from analysis of rotation measures of extragalactic radio sources and pulsars, which can be used to construct the 3-D magnetic field structure in the Galactic halo and Galactic disk. Radio synchrotron spurs in the Galactic center show a poloidal field, and the polarization mapping of dust emission and Zeeman observation in the central molecular zone reveal a toroidal magnetic field parallel to the Galactic plane. For nearby galaxies, both optical polarization and multifrequency radio polarization data clearly show the large-scale magnetic field following the spiral arms or dust lanes. For more distant objects, radio polarization is the only approach available to show the magnetic fields in the jets or lobes of radio galaxies or quasars. Clusters of galaxies also contain widely distributed magnetic fields, which are reflected by radio halos or the RM distribution of background objects. The intergalactic space could have been magnetized by outflows or galactic superwinds even in the early universe. The Zeeman effect and polarization of sub-mm and mm emission can be used for the study of magnetic fields in some Galactic molecular clouds but it is observed only at high intensity. Both approaches together can clearly show the role that magnetic fields play in star formation and cloud structure, which in principle would be analogous to galaxy formation from protogalactic clouds. The origin of the cosmic magnetic fields is an active field of research. A primordial magnetic field has not been as yet directly detected, but itsexistence must be considered to give the seed field necessary for many amplification processes that have been developed. Possibly, the magnetic fields were generated in protogalactic plasma clouds by the dynamo process, and maintained again by the dynamo after galaxies were formed.展开更多

Electron mobility scattering mechanism in AlN/GaN heterostuctures is investigated by temperature-dependent Hall measurement, and it is found that longitudinal optical phonon scattering dominates electron mobility near...Electron mobility scattering mechanism in AlN/GaN heterostuctures is investigated by temperature-dependent Hall measurement, and it is found that longitudinal optical phonon scattering dominates electron mobility near room temperature while the interface roughness scattering becomes the dominant carrier scattering mechanism at low temperatures (~ 100 K). Based on measured current-voltage characteristics of prepared rectangular AlN/GaN heterostructure field-effect transistor under different temperatures, the temperature-dependent variation of electron mobility under different gate biases is inves- tigated. The polarization Coulomb field (PCF) scattering is found to become an important carrier scattering mechanism after device processing under different temperatures. Moreover, it is found that the PCF scattering is not generated from the thermal stresses, but from the piezoelectric contribution induced by the electrical field in the thin A1N barrier layer. This is attributed to the large lattice mismatch between the extreme thinner AlN barrier layer and GaN, giving rise to a stronger converse piezoelectric effect.展开更多

By analyzing the variation of the electron mobility for the two-dimensional electron gas (2DEG) with electric field, it is found that the different polarization charge distributions generated by the different channel electric field distributions can result in different polarization Coulomb field scatterings. The difference between the electron mobilities primarily caused by the polarization Coulomb field scatterings can reach up to 1522.9 cm2/V.s for the prepared In0.38AI0.82N/A1N/GaN HFETs. In addition, when the 2DEG sheet density is modulated by the drain-source bias, the electron mobility presents a peak with the variation of the 2DEG sheet density, the gate length is smaller, and the 2DEG sheet density corresponding to the peak point is higher.展开更多

Using the measured capacitance–voltage and current–volt...In this study rectangular AlGaN/AlN/GaN heterostructure field-effect transistors(HFETs) with 22-nm and 12-nm AlGaN barrier layers are fabricated, respectively. Using the measured capacitance–voltage and current–voltage characteristics of the prepared devices with different Schottky areas, it is found that after processing the device, the polarization Coulomb field(PCF) scattering is induced and has an important influence on the two-dimensional electron gas electron mobility.Moreover, the influence of PCF scattering on the electron mobility is enhanced by reducing the AlGaN barrier thickness.This leads to the quite different variation of the electron mobility with gate bias when compared with the AlGaN barrier thickness. This mainly happens because the thinner AlGaN barrier layer suffers from a much stronger electrical field when applying a gate bias, which gives rise to a stronger converse piezoelectric effect.展开更多
We investigate the ellipticity of the high-order harmonic generation from the oriented H_(2)^(+)exposed to a linearly polarized laser field by numerically solving the two-dimensional time-dependent Schrodinger equatio...We investigate the ellipticity of the high-order harmonic generation from the oriented H_(2)^(+)exposed to a linearly polarized laser field by numerically solving the two-dimensional time-dependent Schrodinger equation(2 D TDSE).Numerical simulations show that the harmonic ellipticity is remarkably sensitive to the alignment angle.The harmonic spectrum is highly elliptically polarized at a specific alignment angleθ=30°,which is insensitive to the variation of the laser parameters.The position of the harmonic intensity minima indicates the high ellipticity,which can be attributed to the two-center interference effect.The high ellipticity can be explained by the phase difference of the harmonics.This result facilitates the synthesis of a highly elliptical isolated attosecond pulse with duration down to 65 as,which can be served as a powerful tool to explore the ultrafast dynamics of molecules and study chiral light-matter interaction.展开更多

文摘High-order harmonic generation(HHG) of Ar atom in an elliptically polarized intense laser field is experimentally investigated in this work.Interestingly,the anomalous ellipticity dependence on the laser ellipticity(ε) in the lower-order harmonics is observed,specifically in the 13rd-order,which displays a maximal harmonic intensity at ε ≈ 0.1,rather than at ε = 0 as expected.This contradicts the general trend of harmonic yield,which typically decreases with the increase of laser ellipticity.In this study,we attribute this phenomenon to the disruption of the symmetry of the wave function by the Coulomb effect,leading to the generation of a harmonic with high ellipticity.This finding provides valuable insights into the behavior of elliptically polarized harmonics and opens up a potential way for exploring new applications in ultrafast spectroscopy and light–matter interactions.

文摘Using the semiclassical ensemble model,the dependence of relative amplitude for the recollision dynamics in nonsequential double ionization(NSDI)of neon atom driven by the orthogonally polarized two-color field(OTC)laser field is theoretically studied.And the dynamics in two typical collision pathways,recollision-impact-ionization(RII)and recollisionexcitation with subsequent ionization(RESI),is systematically explored.Our results reveal that the V-shaped structure in the correlated momentum distribution is mainly caused by the RII mechanism when the relative amplitude of the OTC laser field is zero,and the first ionized electrons will quickly skim through the nucleus and share few energy with the second electron.As the relative amplitude increases,the V-shaped structure gradually disappears and electrons are concentrated on the diagonal in the electron correlation spectrum,indicating that the energy sharing after electrons collision is symmetric for OTC laser fields with large relative amplitudes.Our studies show that changing the relative amplitude of the OTC laser field can efficiently control the electron–electron collisions and energy exchange efficiency in the NSDI process.
文摘The low efficiency of photogenerated carrier separation,and the poor adsorption and activation ability of CO_(2)on the surface of photocatalyst were the key problems to limit the efficiency of photocatalytic CO_(2)reduction.Hence,maximally accelerating the immigration of photogenerated charges d increasing the number of active sites are critical points to boost the overall performance of photocatalytic CO_(2)reduction.However,it is still huge challenge.In this work,the Ni-doped ultrathin Bi_(4)O_(5)Br_(2)nanosheets,which was successfully prepared by hydrothermal and ultrasonic chemical stripping methods,exhibited efficient photocatalytic conversion of CO_(2)to CO.The results of experiments and theoretical calculations indicated that the doped Ni^(2+)significantly increased the crystal dipole moment of Bi_(4)O_(5)Br_(2)in y direction(from 0 to 0.096 e?),which enhanced the polarized electric field strength inside Bi_(4)O_(5)Br_(2),and further promoted the immigration of photogenerated carriers.Meanwhile,the ultrathin structure and doped Ni^(2+)synergistically increased the number of active sites,thereby promoting the adsorption and activation of CO_(2)molecules,as evidenced by experimental and theoretical results collectively.As result,The CO yield was as high as 26.57μmol g–1 h–1 for the prepared Ni-doped ultrathin Bi_(4)O_(5)Br_(2)nanosheets under full spectrum light irradiation,which was 9.48 times that of Bi_(4)O_(5)Br_(2).Therefore,it is of great scientific significance in this study to explore strategies to promote the separation of photogenerated carriers and enhance the adsorption and activation ability of CO_(2)on the surface.
文摘The influence of polarization-induced electric fields on the electron distribution and the optical properties of intersubband transitions (ISBT) in AlxGa(1-x)N/GaN coupled double quantum wells (DQWs) is investigated by self-consistent calculation. It is found that the polarization-induced potential drop leads to an asymmetric potential profile of AlxGa(1-x)N/GaN DQWs even though the two wells have the same width and depth. The polarization effects result in a very large Stark shift between the odd and even order subbands,thus shortening the wavelength of the ISBT between the first odd order and the second even order (1odd-2 ) subbands. Meanwhile, the electron distribution becomes asymmetric due to the polarization effects, and the absorption coefficient of the 1odd-2 ISBT decreases with increasing polarization field discontinuity.

文摘In addition to non-radiative guided modes, two-dimensional photonic-crystal slabs support guided resonant ones which can radiate into free space. From the polarization states of these guided resonances, a polarization field on a photonic band can be constructed in momentum space. Momentum-space polarization fields display complicated configurations and patterns with different types of polarization singularities inside, shedding new light on the manipulations of light flows.In this review, we summarize the recent research progress on momentum-space polarization fields and singularities in two-dimensional photonic-crystal slabs, focusing on their unique optical properties and potential applications as well.
文摘Based on the telluric field data from a Sino-France cooperation station and analysis of the linear characteristic of telluric field polarization, this paper puts forward a new method, called vertical projection to the polarization, to recognize seismic electrical anomaly from observation background. Through careful analysis of polarization variation in different time intervals, it is determined that the best time interval for the regression of polarization is 24 h. Telluric observational data from two earthquakes, one is Yongdeng M_s=5.8 earthquake on July 22, 1995, the other is west Tianzhu M_s=5.4 earthquake on June 1, 1996, are processed by this new method, it is interesting to discover that abnormal electrical signals appeared 28 days and respectively. The limit condition of using this method is discussed finally.

文摘The generation of high-order harmonics and the attosecond pulse of the N2 molecule in two-color circularly polarized laser fields are investigated by the strong-field Lewenstein model. We show that the plateau of spectra is dramatically extended and a continuous harmonic spectrum with the bandwidth of 113 eV is obtained. When a static field is added to the x direction, the quantum path control is realized and a supercontinuum spectrum can be obtained, which is beneficial to obtain a shorter attosecond pulse. The underlying physical mechanism is well explained by the time-frequency analysis and the semi-classical three-step model with a finite initial transverse velocity. By superposing several orders of harmonics in the combination of two-color circularly polarized laser fields and a static field, an isolated attosecond pulse with a duration of 30 as can be generated.
文摘Magnetic fields are observed everywhere in the universe. In this review, we concentrate on the observational aspects of the magnetic fields of Galactic and extragalactic objects. Readers can follow the milestones in the observations of cosmic magnetic fields obtained from the most important tracers of magnetic fields, namely, the star-light polarization, the Zeeman effect, the rotation measures (RMs, hereafter) of extragalactic radio sources, the pulsar RMs, radio polarization observations, as well as the newly implemented sub-mm and mm polarization capabilities. The magnetic field of the Galaxy was first discovered in 1949 by optical polarization observations. The local magnetic fields within one or two kpc have been well delineated by starlight polarization data. The polarization observations of diffuse Galactic radio background emission in 1962 confirmed unequivocally the existence of a Galactic magnetic field. The bulk of the present information about the magnetic fields in the Galaxy comes from analysis of rotation measures of extragalactic radio sources and pulsars, which can be used to construct the 3-D magnetic field structure in the Galactic halo and Galactic disk. Radio synchrotron spurs in the Galactic center show a poloidal field, and the polarization mapping of dust emission and Zeeman observation in the central molecular zone reveal a toroidal magnetic field parallel to the Galactic plane. For nearby galaxies, both optical polarization and multifrequency radio polarization data clearly show the large-scale magnetic field following the spiral arms or dust lanes. For more distant objects, radio polarization is the only approach available to show the magnetic fields in the jets or lobes of radio galaxies or quasars. Clusters of galaxies also contain widely distributed magnetic fields, which are reflected by radio halos or the RM distribution of background objects. The intergalactic space could have been magnetized by outflows or galactic superwinds even in the early universe. The Zeeman effect and polarization of sub-mm and mm emission can be used for the study of magnetic fields in some Galactic molecular clouds but it is observed only at high intensity. Both approaches together can clearly show the role that magnetic fields play in star formation and cloud structure, which in principle would be analogous to galaxy formation from protogalactic clouds. The origin of the cosmic magnetic fields is an active field of research. A primordial magnetic field has not been as yet directly detected, but itsexistence must be considered to give the seed field necessary for many amplification processes that have been developed. Possibly, the magnetic fields were generated in protogalactic plasma clouds by the dynamo process, and maintained again by the dynamo after galaxies were formed.

文摘The generation of high-order harmonic and the attosecond pulse of the N2 molecule with an orthogonally polarized two-color laser field are investigated by the strong-field Lewenstein model.We show that the control of contributions to high-order harmonic generation(HHG) from different nuclei is realized by properly selecting the relative phase.When the relative phase is chosen to be φ= 0.4π,the contribution to HHG from one nucleus is much more than that from another.Interference between two nuclei can be suppressed greatly; a supercontinuum spectrum of HHG appears from 40 e V to125 e V.The underlying physical mechanism is well explained by the time–frequency analysis and the semi-classical threestep model with a finite initial transverse velocity.By superposing several orders of harmonics,an isolated attosecond pulse with a duration of 80 as can be generated.

文摘Electron mobility scattering mechanism in AlN/GaN heterostuctures is investigated by temperature-dependent Hall measurement, and it is found that longitudinal optical phonon scattering dominates electron mobility near room temperature while the interface roughness scattering becomes the dominant carrier scattering mechanism at low temperatures (~ 100 K). Based on measured current-voltage characteristics of prepared rectangular AlN/GaN heterostructure field-effect transistor under different temperatures, the temperature-dependent variation of electron mobility under different gate biases is inves- tigated. The polarization Coulomb field (PCF) scattering is found to become an important carrier scattering mechanism after device processing under different temperatures. Moreover, it is found that the PCF scattering is not generated from the thermal stresses, but from the piezoelectric contribution induced by the electrical field in the thin A1N barrier layer. This is attributed to the large lattice mismatch between the extreme thinner AlN barrier layer and GaN, giving rise to a stronger converse piezoelectric effect.

文摘We investigate atomic above-threshold ionization in elliptically polarized strong laser fields with a semiclassical approach.With increasing laser intensity,the Coulomb focusing(CF) effects are found to become stronger in both parallel and perpendicular directions with respect to the polarization plane.The dependence of CF effects on tunnel exit,initial transverse momentum distribution and laser electric field is analyzed.It was revealed that the effects of tunnel exit are most prominent with variation of the laser intensity,and the other two factors both play non-negligible roles.Our results provide a deeper insight to the recent experiments of Coulomb asymmetry[Shafir D,et al.,2013 Phys.Rev.Lett.111 023005 and Li M,et al,2013 Phys.Rev.Lett.111 023006].

文摘The strong polarization effect of GaN-based materials is widely used in high-performance devices such as white-lightemitting diodes(white LEDs),high electron mobility transistors(HEMTs),and GaN polarization superjunctions.However,the current researches on the polarization mechanism of GaN-based materials are not sufficient.In this paper,we studied the influence of polarization on electric field and energy band characteristics of Ga-face GaN bulk materials by using a combination of theoretical analysis and semiconductor technology computer-aided design(TCAD) simulation.The selfscreening effect in Ga-face bulk GaN under ideal and non-ideal conditions is studied respectively.We believe that the formation of high-density two-dimensional electron gas(2 DEG) in GaN is the accumulation of screening charges.We also clarify the source and accumulation of the screening charges caused by the GaN self-screening effect in this paper and aim to guide the design and optimization of high-performance GaN-based devices.

文摘By making use of the quasi-two-dimensional (quasi-2D) model, the current-voltage (l-V) characteristics of In0AsA10.82N/A1N/GaN heterostructure field-effect transistors (HFETs) with different gate lengths are simulated based on the measured capacitance-voltage (C-V) characteristics and I-V characteristics. By analyzing the variation of the electron mobility for the two-dimensional electron gas (2DEG) with electric field, it is found that the different polarization charge distributions generated by the different channel electric field distributions can result in different polarization Coulomb field scatterings. The difference between the electron mobilities primarily caused by the polarization Coulomb field scatterings can reach up to 1522.9 cm2/V.s for the prepared In0.38AI0.82N/A1N/GaN HFETs. In addition, when the 2DEG sheet density is modulated by the drain-source bias, the electron mobility presents a peak with the variation of the 2DEG sheet density, the gate length is smaller, and the 2DEG sheet density corresponding to the peak point is higher.

文摘The high-order harmonic generation from an asymmetric molecular ion is theoretically investigated based on the Born-Oppenheimer model with two-dimensional electron dynamics.It is shown that the harmonic intensity changes periodically in elliptically polarized laser fields.The periodical character is ellipticity-dependent.By establishing the physical image,the periodicity of the harmonic intensity can be ascribed to the contributions of the ground state and the excited state.Furthermore,the electron dynamics from different electronic states can be selected via combining the elliptically polarized laser field with a static electric field.The harmonics dominated either by ground state or excited state are emitted once in an optical cycle in the combined laser field.

文摘In this study rectangular AlGaN/AlN/GaN heterostructure field-effect transistors(HFETs) with 22-nm and 12-nm AlGaN barrier layers are fabricated, respectively. Using the measured capacitance–voltage and current–voltage characteristics of the prepared devices with different Schottky areas, it is found that after processing the device, the polarization Coulomb field(PCF) scattering is induced and has an important influence on the two-dimensional electron gas electron mobility.Moreover, the influence of PCF scattering on the electron mobility is enhanced by reducing the AlGaN barrier thickness.This leads to the quite different variation of the electron mobility with gate bias when compared with the AlGaN barrier thickness. This mainly happens because the thinner AlGaN barrier layer suffers from a much stronger electrical field when applying a gate bias, which gives rise to a stronger converse piezoelectric effect.

文摘We investigate the ellipticity of the high-order harmonic generation from the oriented H_(2)^(+)exposed to a linearly polarized laser field by numerically solving the two-dimensional time-dependent Schrodinger equation(2 D TDSE).Numerical simulations show that the harmonic ellipticity is remarkably sensitive to the alignment angle.The harmonic spectrum is highly elliptically polarized at a specific alignment angleθ=30°,which is insensitive to the variation of the laser parameters.The position of the harmonic intensity minima indicates the high ellipticity,which can be attributed to the two-center interference effect.The high ellipticity can be explained by the phase difference of the harmonics.This result facilitates the synthesis of a highly elliptical isolated attosecond pulse with duration down to 65 as,which can be served as a powerful tool to explore the ultrafast dynamics of molecules and study chiral light-matter interaction.

文摘We theoretically investigated the properties of the high-order harmonic generation from an argon atom by bichromatic counter-rotating circularly polarized(BCCP)laser field.The harmonic emission processes have been illustrated by numerically solving the two-dimensional time-dependent Schr¨odinger equation of an atom in intense laser fields.It is found that with the decrease of the right-circularly polarized laser wavelength,the harmonic spectra are gradually splitting and the harmonic orders move towards the higher frequency.Meanwhile,the integer and semi-integer harmonic emission will be generated when the frequency ratios of right-and left-circularly polarized lasers are semi-integer.The emission mechanism of the semi-integer-order harmonics has been investigated by using the rules of photon absorption and emission.

文摘We investigated the nonsequential double ionization(NSDI)in Ar by two-color elliptically polarized laser field with a three-dimensional(3D)classical ensemble method.We study the relative phase effect of NSDI and distinguish two particular recollision channels in NSDI,which are recollision–impact ionization(RII)and recollision-induced excitation with subsequent ionization(RESI),according to the delay-time between the recollision and the final double ionization.The numerical results indicate that the ion momentum distribution is changed and the triangle structure is more obvious with the decrease of the relative phase.We also demonstrate that the RESI process always dominates in the whole double ionization process and the ratio of RESI and RII channels can be influenced by the relative phase.
