A Systematic Study of the Forbidden Pitch in the CD Through-Pitch Curve for Beyond 130nm

The forbidden pitch "dip" in the critical dimension (CD) through the pitch curve is a well-known optical proximity effect. The CD and CD process window near the "dip",usually found near a pitch range of 1.1 to 1... The forbidden pitch "dip" in the critical dimension (CD) through the pitch curve is a well-known optical proximity effect. The CD and CD process window near the "dip",usually found near a pitch range of 1.1 to 1.4 wavelength/ NA (numerical aperture),is smaller when compared with other pitches. This is caused by inadequate imaging contrast for an unequal line and space grating. Although this effect is relatively well-known, its relationship with typical process condition parameters,such as the effective image blur caused by the photo-acid diffusion during the post exposure bake or the aberration in the imaging lens, has not been systematically studied. In this paper, we will examine the correlation between the image blur and the effect on the CD, including the decrease in the CD value (the depth of the "dip") and the CD process window. We find that both the decrease in the CD value and the focus latitude near the forbidden pitch correlate very well with the effective Gaussian image blur. Longer effective diffusion length correlates well with a smaller process window and a deeper CD "dip". We conclude that the dip depth is very sensitive to the change in image contrast. 展开更多

A complexity measure approach is proposed in order to separate deterministic (usually chaotic) series from random ones and measure the complexities of different dynamic systems. The complexity is related to the correlation dimensions, and the algorithm is simple and suitable for time series with noise. In the paper, the complexity measure method is used to study dynamic systems of the Logistic map and the Henon map with multi-parameters. 展开更多

The contributions of the electron correlations, Breit interaction, and the quantum electrodynamic (QED) effects on the transition properties are analyzed. The present results can be used for diagnosing plasma. In addition, several N-like ions can also be recommended as a promising candidate for a highly charged ion (HCI) clock with a quality factor (Q) of trnnsition as hitch as 1020. 展开更多

By applying systematically enlarged multi-configuration Dirac-Fock wavefunction, the transitions for electricdipole allowed (E1) and forbidden (E2, M1 and M2) lines are studied among 4f pair coupling and low-lying configurations for singly ionized nitrogen. Most important effects of relativity, electron correlation, the rearrangement of electron density, Breit interaction, and quantum electrodynamic effects are included in the computation. Then, allowed (E1) and forbidden (E2, M1 and M2) transition probabilities of 4f for N+ are obtained and compared with experimental results. Good agreement with available experimental results is found and most of the data of 4f are presented for the first time. 展开更多

Excitation energies, magnetic dipole, and electric quadrupole transition probabilities of the 3d ^2D3/2-3d ^2D5/2 transition in the potassium-like (K-like) sequence with 26 ≤ Z ≤ 36 are investigated by using the multi-configuration Dirac-Hartree-Fock (MCDHF) method. The contributions of the electron correlations, Breit interaction, and the leading-order quantum electrodynamic (QED) effects on the transition properties are analyzed. The present results are interested in the laboratory tokamak and the astronomical observations. Furthermore, the feasibility of these ions for the highly charged ion (HCI) clocks is discussed. Considering the wavelength of lasers and manipulation process of the atomic clocks, Cu^10+ and Zn^11+ are recommended as promising candidates with achievable quality factors at the 10^15 level. 展开更多

This paper investigates the optimal control problem of spacecraft reorientation subject to attitude forbidden constraints,angular velocity saturation and actuator saturation simultaneously.A second-order cone programming(SOCP)technology is developed to solve the strong nonlinear and non-convex control problem in real time.Specifically,the nonlinear attitude kinematic and dynamic are transformed and relaxed to a standard affine system,and linearization and L1 penalty technique are adopted to convexify non-convex inequality constraints.With the proposed quadratic performance index of angular velocity,the optimal control solution is obtained with high accuracy using the successive SOCP algorithm.Finally,the effectiveness of the algorithm is validated by numerical simulation. 展开更多

Ancient mechanical clocks and automatons are solid evidence regarding the evolution of technological development.At least four ingenious eighteenth-century clocks with pagoda automatons are preserved in the Palace Museum in Beijing.Two were made in China,the other two in Britain.Although the internal mechanical components were maintained and recorded in the late twentieth century,their mechanism structure is mostly not made available to the public owing to the historical value of these artefacts.This study introduces feasible mechanism structures for the four pagoda automatons based on published works,along with considerations of mechanical design.Five subsystems of the clocks are analyzed,and two mechanisms of the pagoda automaton are illustrated.In particular,feasible mechanisms of the four pagoda automatons for raising their stories are explained.The analysis procedure presented in this paper expands the feasibility of reconstruction work on ancient mechanisms with unknown structures. 展开更多

Theoretical study of spin-forbidden cooling transitions of indium hydride using ab initio methods

The feasibility of spin-forbidden cooling of the In H molecule is investigated based on ab initio quantum chemistry calculations. The potential energy curves for the X^1Σ0^+^+, a^3Π0-, a^3Π0^+, a^3Π1, a-3Π2, ... The feasibility of spin-forbidden cooling of the In H molecule is investigated based on ab initio quantum chemistry calculations. The potential energy curves for the X^1Σ0^+^+, a^3Π0-, a^3Π0^+, a^3Π1, a-3Π2, A-1Π1, 1-3Σ^0^-+, and 1-3Σ1-+states of In H are obtained based on multi-reference configuration interaction plus the Davidson corrections method. The calculated spectroscopic constants are in good agreement with the available experimental data. In addition, the influences of the active space and spin–orbit coupling effects on the potential energy curves and spectroscopic constants are also studied. For Re of a^3Π0^-, a^3Π0^+, a^3Π1, and a-3Π2 states, the error from large active space is small. The potential energy curve of the A-1Π1state is not smooth for small active space. The spin–orbit coupling effects have great influences on the potential well depth and equilibrium internuclear distance of the A-1Π state. The Franck–Condon factors and radiative lifetimes are obtained on the basis of the transition dipole moments of the a^3Π0^+)→ X^1Σ0^+^+, a-3Π1 → X-1Σ0^+-+, and A-1Π1 → X-1Σ0^+^+ transitions. Our calculation indicates that the a^3Π1( ν'= 0) → X-1Σ0^+^+(ν = 0) transition provides a highly diagonally distributed Franck–Condon factor and a short radiative lifetime for the a3Π1 state, which can ensure rapid and efficient laser cooling of In H.The proposed laser drives a-3Π1 → X-1Σ0^+^+ transitions by using three wavelengths. 展开更多

style="display:none;">Key nuclear inputs for the astrophysical r-process simulations are the weak interaction rates.Consequently,the accuracy of these inputs directly affects the reliability of nucleosynthesis modeling.The majority of the stellar rates,used in simulation studies are calculated by invoking the Brink-Axel(BA)hypothesis.The BA hypothesis assumes that the strength functions of all parent excited states are the same as for the ground state,only shifted in energies.However,the BA hypothesis has to be tested against microscopically calculated state-by-state rates.In this project,we study the impact of the BA hypothesis on calculated stellarβ^(-)-decay and electron capture rates.Our investigation include both unique first forbidden(U1F)and allowed transitions for 106 neutron-rich trans-iron nuclei([27,77]≤[Z,A]≤[82,208]).The calculations were performed using the deformed proton-neutron quasiparticle random-phase approximation(pn-QRPA)model with a simple plus quadrupole separable and schematic interaction.Waiting-point and several key r-process nuclei lie within the considered mass region of the nuclear chart.We computed electron capture andβ^(-)-decay rates using two different prescriptions for strength functions.One was based on invoking the BA hypothesis and the other was the state-by-state calculation of strength functions,under stellar density and temperature conditions([10,1]≤[ρYe(g/cm^(3)),T(GK)]≤[10^(11),30]).Our results show that the BA hypothesis invoked U1Fβ^(-)rates are overestimated by 4–5 orders of magnitude as compared to microscopic rates.For capture rates,more than two orders of magnitude differences were noted when applying the BA hypothesis.It was concluded that the BA hypothesis is not a reliable The CD and CD process window near the "dip",usually found near a pitch range of 1.1 to 1.4 wavelength/ NA (numerical aperture),is smaller when compared with other pitches. This is caused by inadequate imaging contrast for an unequal line and space grating. Although this effect is relatively well-known, its relationship with typical process condition parameters,such as the effective image blur caused by the photo-acid diffusion during the post exposure bake or the aberration in the imaging lens, has not been systematically studied. In this paper, we will examine the correlation between the image blur and the effect on the CD, including the decrease in the CD value (the depth of the "dip") and the CD process window. We find that both the decrease in the CD value and the focus latitude near the forbidden pitch correlate very well with the effective Gaussian image blur. Longer effective diffusion length correlates well with a smaller process window and a deeper CD "dip". A complexity measure approach is proposed in order to separate deterministic (usually chaotic) series from random ones and measure the complexities of different dynamic systems. The complexity is related to the correlation dimensions, and the algorithm is simple and suitable for time series with noise. Most important effects of relativity, electron correlation, the rearrangement of electron density, Breit interaction, and quantum electrodynamic effects are included in the computation. Then, allowed (E1) and forbidden (E2, M1 and M2) transition probabilities of 4f for N+ are obtained and compared with experimental results. pagoda automatons are preserved in the Palace Museum in Beijing.Two were made in China,the other two in Britain.Although the internal mechanical components were maintained and recorded in the late twentieth century,their mechanism structure is mostly not made available to the public owing to the historical value of these artefacts.This study introduces feasible mechanism structures for the four pagoda automatons based on published works,along with considerations of mechanical design.Five subsystems of the clocks are analyzed,and two mechanisms of the pagoda automaton are illustrated.In particular,feasible mechanisms of the four pagoda automatons for raising their stories are explained.The analysis procedure presented in this paper expands the feasibility of reconstruction work on spin-forbidden cooling of the In H molecule is investigated based on ab initio quantum chemistry calculations. The potential energy curves for the X^1Σ0^+^+, a^3Π0-, a^3Π0^+, a^3Π1, a-3Π2, A-1Π1, 1-3Σ^0^-+, and 1-3Σ1-+states of In H are obtained based on multi-reference configuration interaction plus the Davidson corrections method. The calculated spectroscopic constants are in good agreement with the available experimental data. In addition, the influences of the active space and spin–orbit coupling effects on the potential energy curves and spectroscopic constants are also studied. For Re of a^3Π0^-, a^3Π0^+, a^3Π1, and a-3Π2 states, the error from large active space is small. The potential energy curve of the A-1Π1state is not smooth for small active space. The spin–orbit coupling effects have great influences on the potential well depth and equilibrium internuclear distance of the A-1Π state. The Franck–Condon factors and radiative lifetimes are obtained on the basis of the transition dipole moments of the a^3Π0^+)→ X^1Σ0^+^+, a-3Π1 → X-1Σ0^+-+, and A-1Π1 → X-1Σ0^+^+ transitions. Our calculation indicates that the a^3Π1( ν'= 0) → X-1Σ0^+^+(ν = 0) transition provides a highly diagonally distributed Franck–Condon factor and a short radiative lifetime for the a3Π1 state, which <span class="">Key nuclear inputs for the astrophysical r-process simulations are the weak interaction rates.Consequently,the accuracy of these inputs directly affects the reliability of nucleosynthesis modeling.The majority of the stellar rates,used in simulation studies are calculated by invoking the Brink-Axel(BA)hypothesis.The BA hypothesis assumes that the strength functions of all parent excited states are the same as for the ground state,only shifted in energies.However,the BA hypothesis has to be tested against microscopically calculated state-by-state rates.In this project,we study the impact of the BA hypothesis on calculated stellarβ^(-)-decay and electron capture rates.Our investigation include both unique first forbidden(U1F)and allowed transitions for 106 neutron-rich trans-iron nuclei([27,77]≤[Z,A]≤[82,208]).The calculations were performed using the deformed proton-neutron quasiparticle random-phase approximation(pn-QRPA)model with a simple plus quadrupole separable and schematic interaction.Waiting-point and several key r-process nuclei lie within the considered mass region of the nuclear chart.We computed electron capture andβ^(-)-decay rates using two different prescriptions for strength functions.One was based on invoking the BA hypothesis and the other was the state-by-state calculation of strength functions,under stellar density and temperature conditions([10,1]≤[ρYe(g/cm^(3)),T(GK)]≤[10^(11),30]).Our results show that the BA hypothesis invoked U1Fβ^(-)rates are overestimated by 4–5 orders of magnitude as compared to microscopic rates.For capture rates,more than two orders of magnitude differences were noted when applying the BA hypothesis.It was concluded that the BA hypothesis is not a reliable
