Multi-finger design is used to increase the input current. Common base configuration is compared with common emitter configuration, and shows a smaller K factor at high frequency span, indicating a larger breakpoint frequency of maximum stable gain/maximum available gain (MSG/MAG) and thus a higher gain near the cut-off frequency, which is useful in THz amplifier design.展开更多

In the current methods about the real time RUL prediction of the nonlinear degradation process, the measurement error is not considered and forecasting uncertainty is large. Therefore, an approximate analytical RUL distribution in a closed-form of a nonlinear Wiener based degradation process with measurement errors was proposed. The maximum likelihood estimation approach was used to estimate the unknown fixed parameters in the proposed model. When the newly observed data are available, the random parameter is updated by the Bayesian method to make the estimation adapt to the item's individual characteristic and reduce the uncertainty of the estimation. The simulation results show that considering measurement errors in the degradation process can significantly improve the accuracy of real time RUL prediction.展开更多

The gate length of the metamorphic HEMT was 150 nm, the maximum current density was 330 mA/mm, the maximum transconductanee was 470 mS/mm, the threshold voltage was -0.6 V, and the maximum current gain cut-off frequency and maximum oscillation frequency were 102 GHz and 450 GHz, respectively. This is the first report on tri-termination devices whose frequency value is above 400 GHz in China. The excellent frequency performances promise the possibility of metamorphic HEMTs grown by MOCVD for millimetre-wave applications, and more outstanding device performances would be obtained after optimizing the material structure, the elaborate T-gate and other device processes further.展开更多

Results indicate that the porous concrete with a cement dosage only 150 kg/m^3 has high strength and satisfying permeability when the aggregate has a passing percentage of 4.75 mm around 10% to 15%, with the increase of the maximum size of the aggregate, the strength of the porous concrete decreases and the permeability increases. When the proportion of the 9.5 mm to 4.75 mm particle in the coarse aggregate is about 20%, there are no interference among the particles by Weymouth theory, the strength of the pervious porous concrete reaches the peak value. The optimum continues gradation limit of the aggregate for porous concrete pervious road base material is recommended according to the theoretical calculation and experimental results.展开更多

The physical models including hydrodynamic transport model, Shockley–Read–Hall recombination, Auger recombination, radiative recombination, density gradient model and high field-dependent mobility are used to characterize the devices. The simulated results and measured results about DC and RF performances are compared, showing that they are well matched. However, the slight differences in channel current and pinch-off voltage may be accounted for by the surface defects resulting from oxidized InAlAs material in the gate-recess region. Moreover, the simulated frequency characteristics can be extrapolated beyond the test equipment limitation of 40 GHz, which gives a more accurate maximum oscillation frequency( f;) of 385 GHz.展开更多

Communications and Information Technology Commission (CITC) in Saudi Arabia has set guidelines and launched a national project—in collaboration with academic and research institutions—to perform measurements of the “electromagnetic fields” (EMFs) radiated from base stations of the mobile phone network. In keeping with its mission to address problems of the local community, Electrical Engineering (EE) department at Umm Al-Qura University (UQU) has been commissioned to conduct this project in the western region of Saudi Arabia. The project is concerned with measuring the strength of EMFs around base stations to locate the Maximum Peak Point (MPP). The aim of measurements is to ensure the site compliance with the CITC guidelines for human exposure to Radiofrequency (RF). This paper discusses possible health consequences caused by human exposure to RF radiations. Furthermore, it sum- marizes the results from 20 selective base stations located in Makkah, Madinah, Jeddah, Taif and Yanbu. The results show that EMF levels at all surveyed sites are far below the National Guidelines for public exposure to RF and that the MPPs are found within the distance range suggested in the CITC guidelines. The paper concludes by providing some useful comments and recommendations for RF sites surveyors.展开更多
