In this paper, multilayer α-In2Se3and MoS2were transferred to the substrate by the mechanical exfoliation method, then a heterojunction MoS_(2)/α-In_(2)Se_(3) memtransistor was prepared. Neural synaptic simulations were performed using electrical and optical pulses as input signals. Through measurements, such as excitatory/inhibitory post-synaptic current(EPSC/IPSC), long-term potentiation/depression(LTP/LTD), and paired-pulse facilitation/depression(PPF/PPD), it can be found that the fabricated device could simulate various functions of neural synapses well, and could work as an electronic synapse in artificial neural networks, proposing a possible solution for neuromorphic storage and computation.展开更多

Firstly, the reduction in the partial P pillar charges ensures the charge balance and suppresses the substrate-assisted depletion effect. Secondly, the new electric field peak produced by the P/P junction modulates the surface electric field distribution. Both of these result in a high breakdown voltage (BV). In addition, due to the same conduction paths, the specific on-resistance (Ron,sp) of the PD SJ-LDMOS is approximately identical to the conventional SJ-LDMOS. Simulation results indicate that the average value of the surface lateral electric field of the PD SJ-LDMOS reaches 20 V/μm at a 15 μm drift length, resulting in a BV of 300 V.展开更多

It was found that the resistivity along the b-axis is much higher than that along the a-axis. Two resistivity peaks were observed in the temperature dependent measurement along the b-axis, one located at 91 K and the other centered at 165 K. Moreover, we also studied the response of the resistivities along the two axes to various electric currents, magnetic fields, and light illuminations. The resistivities along the two axes are sensitive to the magnetic field. However, the electric current and light illumination can influence the resistivity along the b-axis obviously, but have little effect on the resistivity along the a-axis. Based on these results, we believe that an anisotropicstrain-controlled MnO6 octahedra shear-mode deformation may provide a mechanism of conduction filaments paths along the a-axis, which leads to the anisotropic transport property.展开更多

They may be of natural or anthropogenic origin; their presence in an environment might be intentional or due to undesirable release. In any case, merely the particle detection and characterization, ideally in real-time, provide an insight into the potential burden allowing also controlling and abatement measures. Due to the broad size range it is not possible to characterize the entire particle spectrum with only one method. This contribution discusses selected optical techniques based on elastic light scattering, which are suitable for characterization of micrometer sized particles and particular electrical techniques allowing measurement of nanoparticles. It is shown that combination of instruments measuring different properties of the same nanoparticles offers derivative parameters contributing to more complete characterization of aerosols展开更多

The electrical, optical, photovoltaic performance of dye sensitized solar cell(DSSC) and visible light driven photocatalytic activities of the nanocomposite were investigated. The prepared nanocomposite displays excellent photo-activity, attaining 100% degradation of methyl orange dye in 60 min under visible light source while 55% for pure TiO_2 under similar experimental conditions. The photovoltaic performance of the polypyrrole-titanium dioxide(PPy-TiO_2) nanocomposite has a 51.4% improvement with a photo-conversion efficiency of 8.07% as compared to pure TiO_2 based DSSC. By comparing the physical mixture of the PPy-TiO_2 nanocomposite and pristine TiO_2, the enhanced activity of the PPy-TiO_2 nanocomposite can be attributed to the reduced charge transfer resistance, outstanding electrical conductance of the PPy, the nano-sized structure of TiO_2 and their synergetic effect. Furthermore, the PPy-TiO_2 nanocomposite shows excellent electrical conductivity and isothermal stability under ambient conditions below 110?C.展开更多
