Absence of metallicity and bias-dependent resistivity in low-carrier-density EuCd_(2)As_(2)

EuCd_(2)As_(2)was theoretically predicted to be a minimal model of Weyl semimetals with a single pair of Weyl points in the ferromagnet state.However,the heavily p-doped Eu Cd_(2)As_(2)crystals in previous experiments prevent direct identification of the semimetal hypothesis.Here,we present a comprehensive magneto-transport study of high-quality Eu Cd_(2)As_(2)crystals with ultralow bulk carrier density(10^(13)cm^(-3)).In contrast to the general expectation of a Weyl semimetal phase,Eu Cd_(2)As_(2)shows insulating behavior in both antiferromagnetic and ferromagnetic states as well as surface-dominated conduction from band bending.Moreover,the application of a dc bias current can dramatically modulate the resistance by over one order of magnitude,and induce a periodic resistance oscillation due to the geometric resonance.Such nonlinear transport results from the high nonequilibrium state induced by an electrical field near the band edge.Our results suggest an insulating phase in Eu Cd_(2)As_(2)and put a strong constraint on the underlying mechanism of anomalous transport properties in this system. 展开更多

In this work,two process-variation-tolerant schemes for a current-mode sense amplifier(CSA)of RRAM were proposed:(1)hybrid read reference generator(HRRG)that tracks process-voltage-temperature(PVT)variations and solve the nonlinear issue of the RRAM cells;(2)a two-stage offset-cancelled current sense amplifier(TSOCC-SA)with only two capacitors achieves a double sensing margin and a high tolerance of device mismatch.The simulation results in 28 nm CMOS technology show that the HRRG can provide a read reference that tracks PVT variations and solves the nonlinear issue of the RRAM cells.The proposed TSOCC-SA can tolerate over 64% device mismatch. 展开更多

Up to now, there are no satisfactory numerical methods for simulating wave resistance of trimarans, mainly due to the difficulty related with the strong nonlinear features of the piece hull wave making and their interference. This article proposes a numerical method for quick and effective calculation of wave resistance of trimarans to be used in engineering applications. Based on Wyatt's work, the nonlinear free surface boundary condition, the time domain concept, and the full nonlinear wave making theory, using the Rankine source Green function, the 3-D surface panel method is expanded to solve the trimaran wave making problems, with high order nonlinear factors being taken into account, such as the influence of the sinking and trim, transom, and ship wave immersed hull surface. And the software is successfully developed to implement the method, which is validated. Several trimaran models, including a practical trimaran with a sonar dome and the transom, are used as numerical calculation samples, their wave making resistance is calculated both by the present method and some other methods such as linear (Dawson) methods. Moreover, sample model resistance tests were carried out to provide data for comparison, validation and analysis. Through the validation by model experiments, it is concluded that present method can well predict the wave making resistance, sinking and trim, and the accuracy of wave making resistance calculation is significantly improved by taking the trim and sinking into account, especially at high speeds. 展开更多
