Impact of Arsenic Related Defects on Electronic Performance of ZrO2/GaAs:Density Functional Theory Calculations

Arsenic can diffuse into high-κ dielectrics during OaAs-based metal oxide semiconductor transistor process, which causes the degradation of gate dielectrics. To explore the origins of the degradation, we employ nonlocal B3LYP hybrid functional to study arsenic related defects in ZrO2. Via band alignments between the OaAs and ZrO2, we are able to determine the defect formation energy in the GaAs relative to the ZrO2 band gap and assess how they will affect the device performance. Arsenic at the interstitial site serves as a source of positive fixed charge while at the oxygen or zirconium substitutional site changes its charge state within the band gap of GaAs. Moreover, it is found that arsenic related defects produce conduction band offset reduction and gap states, which will increase the gate leakage current. 展开更多

In order to study cavitation characteristics of a 2-D hydrofoil, the method that combines nonlinear cavitation model and mixed-iteration is used to predict and analyze the cavitation performance of hydrofoils. The cavitation elements are nonlinearly disposed based on the Green formula and perturbation potential panel method. At the same time, the method that combines cavity shape for fixed cavity length (CSCL) iteration and cavity shape for fixed cavitation number (CSCN) iteration is used to work out the thickness and length of hydrofoil cavitations. Through analysis of calculation results, it can be concluded that the jump of pressure and velocity potentially exist between cavitation end area and non-cavitations area on suction surface when cavitation occurs on hydrofoil. In certain angles of attack, the cavitation number has a negative impact on the length of cavitations. And under the same angle of attack and cavitation number, the bigger the thickness of the hydrofoil, the shorter the cavitations length. 展开更多

Selection of the crusher required a great deal of design regarding to the mine planning. Selection of suitable primary crusher from all of available primary crushers is a multi-criterion decision making(MCDM) problem. The present work explores the use of technique for order performance by similarity to ideal solution(TOPSIS) with fuzzy set theory to select best primary crusher for Golegohar Iron Mine in Iran. Gyratory, double toggle jaw, single toggle jaw, high speed roll crusher, low speed sizer, impact crusher, hammer mill and feeder breaker crushers have been considered as alternatives. Also, the capacity, feed size, product size, rock compressive strength, abrasion index and application of primary crusher for mobile plants were considered as criteria for solution of this MCDM problem. To determine the order of the alternatives, closeness coefficient is defined by calculating the distances to the fuzzy positive ideal solution(FPIS) and fuzzy negative ideal solution(FNIS). Results of our work based on fuzzy TOPSIS method show that the gyratory is the best primary crusher for the studied mine. 展开更多
