Impact of GaNAs strain compensation layer on the electronic structure of InAs/GaAs quantum dots

The strain and electron energy levels of InAs/GaAs(001) quantum dots (QDs) with a GaNAs strain compensation layer (SCL) are investigated. The results show that both the hydrostatic and biaxiai strain inside the QDs with a GaNAs SCL are reduced compared with those with GaAs capping layers. Moreover, most of the compressive strain in the growth surface is compensated by the tensile strain of the GaNAs SCL, which implies that the influence of the strain environment of underlying QDs upon the next-layer QDs' growth surface is weak and suggests that the homogeneity and density of QDs can be improved. Our results are consistent with the published experimental literature. A GaNAs SCL is shown to influence the strain and band edge. As is known, the strain and the band offset affect the electronic structure, which shows that the SCL is proved to be useful to tailor the emission wavelength of QDs. Our research helps to better understand how the strain compensation technology can be applied to the growth of stacked QDs, which are useful in solar cells and laser devices. 展开更多

A constitutive model incorporating the influence of strain developed based on the Arrhenius equation by considering the variation of material constants as a fifth polynomial function of strain is presented. Materials con- stants are fit to data from hot compression tests of 70Cr3Mo steel used for back-up roll at the temperatures from 1 173 to 1 473 K and strain rates from 0.01 to 10 s ~ by using a Gleeble-1500D thermo-mechanieal simulator. The de- veloped constitutive model is then used to predict the flow stress under all the tested conditions. The statistical pa- rameters of correlation coefficient and average absolute relative error are used to analyze the predictable efficiency and the values are 0. 997 and 3. 64%, respectively. The results show a good agreement between experimental stress and predicted stress. 展开更多

We investigate a strain compensation method for the growth of complex interband cascade laser structures. For thick In As/Al Sb superlattice clad layers, the sublayer thicknesses were adjusted so that the tensile strain energy in the In As sublayer was equal to the compressive strain energy in the Al Sb sublayer. For the four-constituent active region, as the compressive strain in the Ga0.65In0.35Sb alloy layer was large, a tensile strain was incorporated in the chirped In As/Al Sb superlattice region for strain compensation to the Ga0.65In0.35Sb alloy. A laser structure of thickness 6 μm was grown on the Ga Sb substrate by molecular beam epitaxy. The wafer exhibited good surface morphology and high crystalline quality. 展开更多

Isothermal compression tests in a wide range of temperatures (300-500 ℃) and strain rates (0.001-10 s^-1), were performed on 2099 alloy to reveal the hot deformation characteristics. In order to give a precise prediction of flow behavior, the obtained experimental data were modified by friction and temperature correction and then employed to derive the constitutive modeling. The effects of the temperature and strain rate on hot deformation behavior can be expressed by Zener-Hollomon parameter including Arrhenius term. Furthermore, the influence of strain was incorporated in the constitutive analysis by considering the effect of strain on material constants (i.e. a, n, Q and A). Consequently, the flow stress curves predicted by the developed modeling show a good agreement with the corrected ones, which indicates that the developed constitutive modeling could give an accurate and precise prediction for the flow stress of 2099 alloy. 展开更多

Strain-compensated Ge/Si0.15Ge0.85 multiple quantum wells were grown on an Si0.1 Ge0.9 virtual substrate using ultrahigh vacuum chemical vapor deposition technology on an n+-Si(001) substrate. Photoluminescence measurements were performed at room temperature, and the quantum confinement effect of the direct-bandgap transitions of a Ge quantum well was observed, which is in good agreement with the calculated results. The luminescence mechanism was discussed by recombination rate analysis and the temperature dependence of the luminescence spectrum. 展开更多

High temperature deformation behavior and workability of Mg-8.1 Gd-4.5Y-0.3Zr alloy were studied by compression tests.Arrhenius equation with strain compensation and processing maps were established.The results show that the activation energy Q,structure factor a,n and In A varies with the strain,its relationship fit well by fifth order polynomial.The flow stresses predicted by the extracted model are in good agreement with the experimental results.There are five typical domains in the processing map,and the deformation mechanisms in different domains were determined by microstructure analysis.The feasible processing window of the alloy is in the areas of 400-500℃/0.001-0.1 s^(-1). 展开更多

The hot deformation behavior of ultra purified 17% Cr ferritic stainless steel stabilized with Nb and Ti was investigated using axisymmetric hot compression tests on a thermomechanical simulator.The deformation was carried out at the temperatures ranging from 700 to 1 100℃ and strain rates from 1to 10s-1.The microstructure was investigated using electron backscattering diffraction.The effects of temperature and strain rate on deformation behavior were represented by Zener-Hollomon parameter in an exponent type equation.The effect of strain was incorporated in the constitutive equation by establishing polynomial relationship between the material constants and strain.A sixth order polynomial was suitable to represent the effect of strain.The modified constitutive equation considering the effect of strain was developed and could predict the flow stress throughout the deformation conditions except at800℃in 1s-1 and at 700℃in 5and 10s-1.Losing the reliability of the modified constitutive equation was possibly ascribed to the increase in average Taylor factor at 800℃in 1s-1 and the increase in temperature at 700℃in 5and10s-1 during hot deformation.The optimum window for improving product quality of the ferritic stainless steels was identified as hot rolling at a low finisher entry temperature of 700℃,which can be achieved in practical production. 展开更多
