The thin heavily Mg-doped GaN(p^++-GaN) contact layer w...The influence of a deep-level-defect(DLD) band formed in a heavily Mg-doped GaN contact layer on the performance of Ni/Au contact to p-GaN is investigated. The thin heavily Mg-doped GaN(p^++-GaN) contact layer with DLD band can effectively improve the performance of Ni/Au ohmic contact to p-GaN. The temperature-dependent I–V measurement shows that the variable-range hopping(VRH) transportation through the DLD band plays a dominant role in the ohmic contact. The thickness and Mg/Ga flow ratio of p^++-GaN contact layer have a significant effect on ohmic contact by controlling the Mg impurity doping and the formation of a proper DLD band. When the thickness of the p^++-GaN contact layer is 25 nm thick and the Mg/Ga flow rate ratio is 10.29%, an ohmic contact with low specific contact resistivity of 6.97×10^-4Ω·cm^2 is achieved.展开更多

As an essential layer in the solar cell device structure, back contact is believed to induce some deep defects in the CdTe thin film. With the help of deep level transient spectroscopy (DLTS), we study the deep levels in CdS/CdTe thin film solar cells with Te:Cu back contact. One hole trap and one electron trap are observed. The hole trap H1, localized at Ev+0.128~eV, originates from the vacancy of Cd (VCd. The electron trap E1, found at Ec-0.178~eV, is considered to be correlated with the interstitial Cui= in CdTe.展开更多

In this study, a benchmark test cas...A comprehension of railway dynamic behavior implies the measure of wheel-rail contact forces which are affected by disturbances and errors that are often difficult to be quantified. In this study, a benchmark test case is proposed, and a bogie with a layout used on some European locomotives such as SIEMENS El90 is studied. In this layout, an additional shaft on which brake disks are installed is used to transmit the braking torque to the wheelset through a single-stage gearbox. Using a mixed approach based on finite element techniques and statistical considerations, it is possible to evaluate an optimal layout for strain gauge positioning and to optimize the measurement system to diminish the effects of noise and disturbance. We also conducted preliminary evaluations on the precision and frequency response of the proposed system.展开更多
Based on a comparison between the oxygen isotope records of benthic and plank tonic foraminifers from core 8KL of the South China Sea and sea-level change records derived from the Huon Peninsula, New Guinea, it is fou...Based on a comparison between the oxygen isotope records of benthic and plank tonic foraminifers from core 8KL of the South China Sea and sea-level change records derived from the Huon Peninsula, New Guinea, it is found that both records are very similar from 72 K a B.P. to the present, especially for the benthic oxygen isotope record. The linear regression shows that δ18O changes (0.9995‰ for benthic foraminifers and 1.022‰ for planktonic foraminifers) are equal to 100 m in sea-level fluctuation. After making temperature correction in the δ18O record of benthic foraminifers from 72 to 120 Ka B.P., the curve of sea-level oscillation of the South China Sea since 186 Ka B.P. has been reconstructed. The lowermost sea - level that occurred in the last glacial maximum and oxygen isotope stage 6 is approximately - 130 m.展开更多
Two-dimensional(2D)layered materials,including graphene,black phosphorus(BP)and transition metal dichalcogenide(TMD)such as molybdenum disulfide(Mo S2),tungsten diselenide(WSe2),have attracted increasing attention for...Two-dimensional(2D)layered materials,including graphene,black phosphorus(BP)and transition metal dichalcogenide(TMD)such as molybdenum disulfide(Mo S2),tungsten diselenide(WSe2),have attracted increasing attention for the application in electronic and optoelectronic devices.Contacts,which are the communication links between these 2D materials and external circuitry,have significant effects on the performance of electronic and optoelectronic devices.However,the performance of devices based on 2D semiconductors(SCs)is often limited by the contacts.Here,we provide a comprehensive overview of the basic physics and role of contacts in 2D SCs,elucidating Schottky barrier nature and Fermi level pinning effect at metal/2D SCs contact interface.The progress of contact engineering,including traditional metals contacts and metallic 2D materials contacts,for improving the performance of 2D SCs based devices is presented.Traditional metal contacts,named 3D top and edge contacts,are discussed briefly.Meanwhile,methods of building 2D materials contacts(2D top contact and 2D edge contact)are discussed in detail,such as chemical vapor deposition(CVD)growth of 2D metallic material contacts,phase engineered metallic phase contacts and intercalation induced metallic state contacts.Finally,the challenges and opportunities of contact engineering for 2D SCs are outlined.展开更多
Objective:To investigate the levels of zinc-α-2-glycoprotein(ZAG) among Omani AIDS patients receiving combined antiretroviral therapy(cART).Methods:A total of 80 Omani AIDS patients(45 males and 33 females),average a...Objective:To investigate the levels of zinc-α-2-glycoprotein(ZAG) among Omani AIDS patients receiving combined antiretroviral therapy(cART).Methods:A total of 80 Omani AIDS patients(45 males and 33 females),average age of 36 vears.who were receiving cART at the Saltan Qaboos University Hospital(SQUH).Muscat,Oman,were tested for the levels of ZAG.In addition,SO healthy blood donors(46 males and 34 females),average age of 26 years,attending the SOUH Blood Bank,were tested in parallel as a control group.Measurement of the ZAG levels was performed using a competitive enzyme—linked immunosorbent assay and in accordance with the manufacturer's instructions.Results:The ZAG levels were found to he significantly higher among AIDS patients compared to the healthy individuals(P=0.033).A total of 56(70%) of the AIDS patients were found to have higher levels of ZAG and 16(20%) AIDS patients were found to have high ZAG levels,which are significantly(P>0.031) associated with weight loss.Conclusions:ZAG levels are high among Omani AIDS patients on cART and this necessitales the measurement of ZAG on routine basis,as it is associated with weight loss.展开更多

The long-term decrease may be accompanied by the contraction of the secondary at a rate of 83 m per year and a mass transfer rate from the primary to the secondary of 4.28×10^-8M· per year. The short-term oscillation may be explained by the presence of a third component. Orbital elements of the third body and its possible mass are presented.展开更多

Methods The data analyzed originated from 3 separate multicente...Objective To evaluate whether the effects of HMG - CoA reductase inhibitors on patients with hyperlipidemia are closely related to baseline lipid levels. Methods The data analyzed originated from 3 separate multicenter clinical trials with similar designs during 1994 to 1999. 166 patients with mean age 58. 9±9. 2 years were involved in Simvastatin Clinical Trial with simvastatin 10 mg once daily for 8 weeks. 146 patients with mean age 57. 9±8. 7years were involved in Lovastatin Clinical Trial with lovastatin 20 mg once daily for 8 weeks. 105 patients with mean age 57. 8±9. 3 years were involved in Atorvastatin Clinical Trial with atorvastatin 10 mg once daily for 6 weeks. Baseline total cholesterol (TC) was more than 5. 98 mmol. L - 1, and baseline triglyceride (TG) was less than 4. 52 mmo. L - 1. The patients were grouped by baseline lipid levels. Results The higher the baseline TC, low density lipoprotein cholesterol (LDL - C) and TG levels were, the more effective the simvastatin, lovastatin, or atorvastatin was in reducing serum TC, LDL - C, and TG, respectively. A positive linear correlation was found between baseline values and effects of simvastatin, lovastatin, or atorvastatin in reducing serum TC, LDL - C, and TG, respectively. Conclusion The changes of reduction on serum lipid with HMG - CoA reductase inhibitors in patients with hyperlipidemia were influenced by baseline lipid levels.展开更多

On the one hand, the models cannot deal with ...A model based on the curvature integration method has been applied in an online plate leveling system. However, there are some shortcomings in the current leveling models. On the one hand, the models cannot deal with the leveling process of plates with a random curvature distribution. On the other hand, the current models are suitable only for stable leveling processes and ignore the biting in and tailing out stages. This study presents a new plate-leveling model based on the curvature integration method, which can describe the leveling process of plates with random curvature distribution. Further, the model is solved in two cases in order to take the biting in and tailing out stages into consideration. The proposed model is evaluated by comparing with a plate leveling experiment. Finally, the leveling process of a plate with a wave bent is studied using the proposed model. It is found that the contact angles vary greatly during the biting in and tailing out stages. However, they are relatively steady during the 5 roller leveling stage. In addition, the contact angle of roller No. 2 is the smallest, which is close to 0. Roller leveling can effectively eliminate bending in the plate, but there are regions in the head and tail of the plate, where roller leveling is not effective. The non-leveling region length is about 2 times that of the roller space. This study proposes a quasi-static plate-leveling model, which makes it possible to analyze the dynamic straightening process using a curvature integration method. It also makes it possible to analyze the straightening process of a plate with random curvature distribution.展开更多
A good contact between the pantograph and catenary is critically important for the working reliability of electric trains, while the basic understanding on the electrical contact evolution during the pantograph--caten...A good contact between the pantograph and catenary is critically important for the working reliability of electric trains, while the basic understanding on the electrical contact evolution during the pantograph--catenary system working is still ambiguous so far. In this paper, the evolution of electric contact was studied in respects of the contact resistance, temperature rise, and microstructure variation, based on a home-made pantograph-catenary simulation system. Pure carbon strips and copper alloy contact wires were used, and the experimental electrical current, sliding speed, and normal force were set as 80 A, 30 km/h, and 80 N, respectively. The contact resistance presented a fluctuation without obvious regularity, concentrating in the region of 25 and 50 mf~. Temperature rise of the contact point experienced a fast increase at the first several minutes and finally reached a steady state. The surface damage of carbon trips in microstructure analysis revealed a complicated interaction of the sliding friction, joule heating, and arc erosion.展开更多
It was found that a pitch-catch signal was more sensitive than normal incidence backwall echo of longitudinal wave to subtle flaw conditions in the composites (damages, fiber orientation, low level porosity, ply wavi...It was found that a pitch-catch signal was more sensitive than normal incidence backwall echo of longitudinal wave to subtle flaw conditions in the composites (damages, fiber orientation, low level porosity, ply waviness, and cracks). Both the strength and stiffness depend on the fiber orientation and porosity volume in the composites. The porosity content of a composite structure is critical to the strength and performance of the structure in general. The depth of the sampling volume where the pitch-catch signal came from was relatively shallow with the head- to-head miniature Rayleigh probes, but the depth can be increased by increasing the separation distance of the transmitting and receiving probes. Also, a method was utilized to determine the porosity content of a composite lay-up by processing micrograph images of the laminate. A free software package was utilized to process micrograph images of the test sample. The results from the image processing method were compared with existing data. Beam profile was characterized in unidirectional CFRP(carbon fiber reinforced plastics) using pitch-catch Rayleigh probes and the one-sided pitch-catch technique was utilized to produce C-scan images with the aid of the automatic scanner.展开更多

In this paper, the evolution of electric contact was studied in respects of the contact resistance, temperature rise, and microstructure variation, based on a home-made pantograph-catenary simulation system. Pure carbon strips and copper alloy contact wires were used, and the experimental electrical current, sliding speed, and normal force were set as 80 A, 30 km/h, and 80 N, respectively. The contact resistance presented a fluctuation without obvious regularity, concentrating in the region of 25 and 50 mf~. Temperature rise of the contact point experienced a fast increase at the first several minutes and finally reached a steady state. The surface damage of carbon trips in microstructure analysis revealed a complicated interaction of the sliding friction, joule heating, and arc erosion.

文摘It was found that a pitch-catch signal was more sensitive than normal incidence backwall echo of longitudinal wave to subtle flaw conditions in the composites (damages, fiber orientation, low level porosity, ply waviness, and cracks). Both the strength and stiffness depend on the fiber orientation and porosity volume in the composites. The porosity content of a composite structure is critical to the strength and performance of the structure in general. The depth of the sampling volume where the pitch-catch signal came from was relatively shallow with the head- to-head miniature Rayleigh probes, but the depth can be increased by increasing the separation distance of the transmitting and receiving probes. Also, a method was utilized to determine the porosity content of a composite lay-up by processing micrograph images of the laminate. A free software package was utilized to process micrograph images of the test sample. The results from the image processing method were compared with existing data. Beam profile was characterized in unidirectional CFRP(carbon fiber reinforced plastics) using pitch-catch Rayleigh probes and the one-sided pitch-catch technique was utilized to produce C-scan images with the aid of the automatic scanner.
