Resistive switching behavior and mechanism of HfO_(x) films with large on/off ratio by structure design

Different bilayer structures of HfO_(x)/Ti(TiO_(x)) are designed for hafnium-based memory to investigate the switching characteristics. The chemical states in the films and near the interface are characterized by x-ray photoelectron spectroscopy,and the oxygen vacancies are analyzed. Highly improved on/off ratio(~104) and much uniform switching parameters are observed for bilayer structures compared to single layer HfO_(x) sample, which can be attributed to the modulation of oxygen vacancies at the interface and better control of the growth of filaments. Furthermore, the reliability of the prepared samples is investigated. The carrier conduction behaviors of HfO_(x)-based samples can be attributed to the trapping and de-trapping process of oxygen vacancies and a filamentary model is proposed. In addition, the rupture of filaments during the reset process for the bilayer structures occur at the weak points near the interface by the recovery of oxygen vacancies accompanied by the variation of barrier height. The re-formation of fixed filaments due to the residual filaments as lightning rods results in the better switching performance of the bilayer structure. 展开更多

The ex-situ incorporation of the secondary SiC reinforcement,along with the in-situ incorporation of the tertiary and quaternary Mg_(3)N_(2) and Si_(3)N_(4) phases,in the primary matrix of Mg_(2)Si is employed in order to provide ultimate wear resistance based on the laser-irradiation-induced inclusion of N_(2) gas during laser powder bed fusion.This is substantialized based on both the thermal diffusion-and chemical reactionbased metallurgy of the Mg_(2)Si–SiC/nitride hybrid composite.This study also proposes a functional platform for systematically modulating a functionally graded structure and modeling build-direction-dependent architectonics during additive manufacturing.This strategy enables the development of a compositional gradient from the center to the edge of each melt pool of the Mg_(2)Si–SiC/nitride hybrid composite.Consequently,the coefficient of friction of the hybrid composite exhibits a 309.3%decrease to–1.67 compared to–0.54 for the conventional nonreinforced Mg_(2)Si structure,while the tensile strength exhibits a 171.3%increase to 831.5 MPa compared to 485.3 MPa for the conventional structure.This outstanding mechanical behavior is due to the(1)the complementary and synergistic reinforcement effects of the SiC and nitride compounds,each of which possesses an intrinsically high hardness,and(2)the strong adhesion of these compounds to the Mg_(2)Si matrix despite their small sizes and low concentrations. 展开更多

The Panxi region is located in the frontal zone of positive squeezing subduction and side squeezing shearing between the Indian plate and the Eurasian plate. The long-period magnetotelluric (LMT) and broadband magnetotelluric (MT) techniques are both used to study the deep electrical conductivity structure in this region; magnetic and gravity surveys are also performed along the profile. According to the 2-D resistivity model along the Yanyuan-Yongshan profile, a high- conductivity layer (HCL) exists widely in the crust, and a high-resistivity block (HRB) exists widely in the upper mantle in general, as seen by the fact that a large HCL exists from the western Jinpingshan tectonic zone to the eastern Mabian tectonic zone in the crust, while the HRB found in the Panxi tectonic zone is of abnormally high resistivity in that background compared to both sides of Panxi tectonic zone. In addition, the gravity and magnetic field anomalies are of high value. Combined with geological data, the results indicate that there probably exists basic or ultrabasic rock with a large thickness in the lithosphere in the Panxi axial region, which indicates that fracture activity once occurred in the lithosphere. As a result, we can infer that the high-resistivity zone in the Panxi lithosphere is the eruption channel for Permian Emeishan basalt and the accumulation channel for basic and ultrabasic rock. The seismic sources along the profile are counted according to seismic record data. The results indicate that the most violent earthquake sources are located at the binding site of the HRB and the HCL, where the tectonic activity zone is generally acknowledged to be; however, the earthquakes occurring in the HCL are not so violent, which reflects the fact that the HCL is a plastic layer, and the fracture threshold of a plastic layer is low generally, making high stress difficult to accumulate but easy to release in the layer. As a result, a higher number of smaller earthquakes occurred in the HCL at Daliangshan tectonic zone, and violent earthquakes occurred at the binding site of high- and low-resistivity blocks at the Panxi tectonic zone. 展开更多

According to the Code for Seismic Design of Buildings (GB50011-2001), ten typical reinforced concrete (RC) frame structures, used as school classroom buildings, are designed with different seismic fortification intensities (SFIs) (SFI=6 to 8.5) and different seismic design categories (SDCs) (SDC=B and C). The collapse resistance of the frames with SDC=B and C in terms of collapse fragility curves are quantitatively evaluated and compared via incremental dynamic analysis (IDA). The results show that the collapse resistance of structures should be evaluated based on both the absolute seismic resistance and the corresponding design seismic intensity. For the frames with SFI from 6 to 7.5, because they have relatively low absolute seismic resistance, their collapse resistance is insufficient even when their corresponding SDCs are upgraded from B to C. Thus, further measures are needed to enhance these structures, and some suggestions are proposed. 展开更多

An inorganic adhesive is invented to replace the organic adhesive. For the inorganic adhesive at normal temperature and different high temperatures, the microstructure and phase composition are investigated by means of X-ray diffraction (XRD) and SEM respectively. Results show that inorganic adhesive can resist at least 600 ℃ high temperature. Fire-resistance performance of inorganic adhesive can meet the requirements of fiber reinforced polymer (FRP) strengthened RC structures. 展开更多

It has been well documented that natural normally-consolidated marine soils are generally subjected to the effects of soil structure. The interpretation of the resistance of soil structure is an important issue in the theory study and engineering practice of ocean engineering and geotechnical engineering. It is traditionally considered that the resistance of soil structure gradually disappears with increasing stress level when the applied stress is beyond the consolidation yield stress. In this study, however, it is found that this traditional interpretation of the resistance of soil structure can not explain the strength behavior of natural marine deposits with a normally-consolidated stress history. A new interpretation of the resistance of soil structure is proposed based on the strength behavior. In the preyield state, the undrained strength of natural marine deposits is composed of two components: one developed by the applied stress and the other developed by the resistance of soil structure. When the applied stress is beyond the consolidation yield stress, the strength behavior is independent of the resistance of soil structure. 展开更多

The effects of metallic material on the penetration resistances of ceramic-metal hybrid structures against vertical long-rod tungsten projectiles were studied by artillery-launched experiments and numerical simulation.Hybrid structures with rectangular cores in transverse orthogonal arrangement and slidefitting ceramic inserts of zirconia toughened alumina prisms were fabricated with titanium alloy TC4(Ti6 Al4 V),AISI 4340 steel and 7075 aluminum alloy panels,respectively.The results showed that the hybrid structure of Ti6A14V exhibited the highest penetration resistance,followed by that of 7075 aluminum alloy with the same area density.The penetration resistance of the hybrid structure of AISI4340 steel was the lowest.The underlying mechanisms showed that the metallic material of a ceramicmetal hybrid structure can directly affect its energy absorption from the impact projectile,which further affects its penetration resistance.Different metallic frames exhibited different failure characteristics,resulting in different constraint conditions or support conditions for ceramic prisms.The high penetration resistance of the Ti6Al4V hybrid structure was due to its stronger back support to ceramic prisms as compared with that of AISI 4340 steel hybrid structure,and better constraint condition for ceramic prisms by metallic webs as compared with that of 7075 aluminum alloy hybrid structure.The results of mass efficiency and thickness efficiency showed that the Ti6Al4V hybrid structure has advantages in reducing both the thickness and the mass of protective structure.In addition,because the ceramic-metal hybrid structures in the present work were heterogeneous,impact position has slight influence on their penetration resistances. 展开更多

Hole density dependent magnetic structure and anisotropy in Fe-pnictide superconductor

The competition between different magnetic structures in hole-doped Fe-pnicitides is explored based on an extended five-orbital Hubbard model including long-range Coulomb interactions.Our results show that the stabilized magnetic structure evolves with increasing hole doping level.Namely,the stripe antiferromagnetic phase dominates at zero doping,while magnetic structures with more antiferromagnetic linking numbers such as the staggered tetramer,staggered trimer,and staggered dimer phases become energetically favorable as the hole density increases.At a certain doping level,energy degeneracy of different magnetic structures appears,indicating strong magnetic frustration and magnetic fluctuations in the system.We suggest that the magnetic competition induced by the hole doping may explain the fast decrease of the Neel temperature TNand the moderately suppressed magnetic moment in the hole doped Fe-pnicitides.Moreover,our results show a sign reversal of the kinetic energy anisotropy as the magnetic ground state evolves,which may be the mechanism behind the puzzling sign reversal of the in-plane resistivity anisotropy in hole-doped Fe-pnicitides. 展开更多

The effects of vegetation restoration on matrix structure and erosion resistance of iron tailings were studied at dump sites in Malanzhuang, Qian'an, Hebei province, China. The restoration process involved soil spray sowing restoration model with Rhus typhina, soil and iron tailings admixture spray sowing restoration model with Amorpha fruticosa Linn. and six-hole brick restoration model with Pinus tabulaeformis Carriere.–Amorpha fruticosa Linn. mixed-forest, and direct restoration model with Hippophae rhamnoides and Sabina vulgaris. Results show that the composition and distribution of particles and aggregates were closely related to erosion resistance(P < 0.05), indicating that matrix structure of iron tailings play an important role in erosion resistance. The improvement in matrix structure of iron tailings by the different restoration models was in the order of R. typhina soil spray sowing > A. fruticosa soil and iron tailings admixture spray sowing > mixed-forest six-hole brick >H. rhamnoides direct restoration > S. vulgaris direct restoration. The R. typhina soil spray sowing restorationmodel resulted in the greatest improvement in matrix structure of iron tailings, increasing the clay(10.6%) and large particle aggregates(18.7%) contents significantly(P < 0.01). Simultaneously, particle population, grading conditions(Cu= 28.86, Cs= 1.65), and aggregate stability(6.02) were significantly improved. The A. fruticosa soil and iron tailings admixture spray sowing restoration model,which effectively improved particle distribution(Cu-= 8.51, Cs= 1.07), increased the number of large aggregates considerably(9.6%), thereby increasing aggregate stability(6.2). The six-hole brick model significantly increased the number of large aggregates(4.0%) and improved the stability of aggregates(6.2). H. rhamnoides direct restoration improved the stability of aggregates(5.1)but showed no other significant improvements. The effect of S. vulgaris direct restoration on matrix structure of iron tailings was not significant. Due to its dependence on matrix structure of iron tailings, the erosion resistance of R.typhina soil spray sowing restoration model was the greatest, while that of S. vulgaris direct restoration was the weakest. There was no significant difference in the erosion resistance of the other models. Overall, vegetation restoration supplemented by soil spray sowing restoration and engineering measures is superior to in situ direct vegetation restoration in the short-term. In-situ direct restoration has long-term ecological significance because of its advanced concept of near-natural restoration and the advantages of low cost, easy operation, and low secondary damage. 展开更多

Input ground motions have significant impacts on the uncertainty of structural responses in time-history analysis.In this study,records were selected and scaled for the evaluation of mean structural responses according to the target spectrum.The Newmark-Hall spectrum is closely related to seismic response of short,medium and long-period structures,so it was taken as the target spectrum here.The nonlinear time-history analyses of 9-story and 20-story steel moment-resisting frame structures were carried out as examples.They represent medium and long-period buildings,respectively.Three target spectra with risk of 50%,10%and 2%probabilities for exceedance in 50 years were calculated by the average Newmark-Hall spectrum method for three ground motion sets developed in the SAC Steel Project.The predicted structural mean responses of these Newmark-Hall spectra were compared with those calculated by the average spectral acceleration method for the same record set.It is found that both methods have similar accuracy for estimating the structural mean response.However,the method proposed herein is more effective in reducing the variability of the structural responses.Also,the proposed method is more advantageous for the time-history analysis of long-period structures or structures with more severe nonlinear responses under strong seismic excitations. 展开更多

Results showed that seed testa of peanut germplasm with high resistance (HR) to A. flavus infection had thicker wax layer, integrated and tight epidermis layer, regular vascular tissue range. However, the seed testa of peanut germplasm with high sensitivity (HS) to A. flavus had the reverse results, and results of those with medium resistance (MR) to A. flavus lay in between, but changes of testa thickness were not significant among different resistance kinds. Results also showed that some seed storage materials were closely related with resistance potential to A. flavus. It seemed that varieties with higher resistance to A. flavus had higher oleic acid and protein content, lower linoleic acid and fat content. Content of palm acid, total sugar and VE did not show positive relationship with the resistance to A. flavus. 展开更多

All the samples are exposed in the Co-60γ ray with the dose rate of 0.5 Gy(Si)/s. After the irradiation, the buildup of Not and Nit of the samples with total dose is investigated by the gate sweep test technique. The influence of pore structure difference on rock electrical characteristics of reservoir and oil reservoir was analyzed taking Triassic Chang 6 reservoir in Block Yanwumao in the middle of Ordos Basin as an example. The relationship between the pore structure difference and the low resistivity oil layer was revealed and demonstrated through core observation, lab experiments, geological research, well log interpretation and trial production etc. The results show that there were two kinds of oil layers in Chang 6 oil layer set, normal oil layer and low resistivity oil layer in the region, corresponding to two types of pore structures, pore type mono-medium and micro-fracture-pore type double-medium; the development of micro-fracture changed greatly the micro-pore structure of the reservoir, and the pore structure difference had an important influence on the rock electrical characteristics of the extra-low permeability sandstone reservoir and oil reservoir; the normal oil layers had obvious characteristics of pore-type mono-medium, and were concentrated in Chang 61, Chang 6232 and Chang 62; the low resistivity oil layers had obvious characteristics of micro-fracture-pore type double-medium, which were mainly distributed in Chang 612 and Chang 63. The mud filtrate penetrated deep into the oil layers along the micro-cracks, leading to sharp reduction of resistivity, and thus low resistivity of the oil layer; the low resistivity oil layers had better storage capacity and higher productivity than the normal oil layers. 展开更多

In this article, the effect of the passive structure and the toroidal rotation on the RWM stability in the experimental advanced superconducting tokamak (EAST) are simulated with CHEASE and MARS codes. A model using a one-dimensional (1D) surface to present the effect of the passive plate is proved to be credible. The no wall fiN limit is about 3li, and the ideal wall βN limit is about 4.5li on EAST. It is found that the rotation near the q = 2 surface and the plasma edge affects the RWM more. 展开更多

The results show that the cooling rate is closely related to the structure and properties, and for the cast iron, the best comprehensive mechanical properties were obtained by forced air cooling with a cooling rate as about 7 ℃/s. To explore the spatial genetic structure of two HIV-Ⅰ-resistant polymorphisms (CCR2-64 Ⅰ and SDF1-3'A) alleles in the population of Shandong Province, China. Methods Using the techniques of spatial stratified sampling and spatial statistics, the spatial genetic structure of the locus (CCR2-64 Ⅰ and SDF1-3'A), which was shown to be important co-receptor for HIV infection, was quantified from the populations of 36 sampled counties of Shandong Province, and a total of 3147 and 3172 samples were taken for testing CCR2-64Ⅰ and SDF1-3'A respectively from individuals without known history of HIV-Ⅰ infection and AIDS symptoms. Results There were significantly spatial genetic structures of the two alleles at different spatial distance classes on the scale of populations, but on the scale of individuals, no spatial structure was found in either the whole area of Shandong Province or the area of each sampled county. Although the change of frequencies of the two alleles with geographic locations in Shandong Province both showed gradual increase trends, their changing directions were inverse. The frequency of CCR2-64Ⅰallele gradually increased from the southwest to the northeast, while the frequency of SDF1-3'A allele gradually increased from the northeast to the southwest. However the RH to AIDS of combined types of their different genotypes did not represent obvious geographic diversity on the whole area of the Province. Conclusion The frequency of allele usually has some spatial genetic structures or spatial autocorrelation with different spatial distance classes, but the genotypes of individuals have random distribution in the same geographic area. Evaluating spatial distribution of the genetic susceptibility of HIV (AIDS) to CCR2-64Ⅰand SDF1-3'A alleles, should focus on the frequencies of combined genotypes of CCR2 and SDFI based on the two-locus genotypes of each individual rather than the frequencies of CCR2-641 and SDF1-3'A alleles. 展开更多

The effect of cooling rate after 40% hot deformation on structure and mechanical properties of low alloy wear resistance cast iron was investigated by metallographic, scanning electron microscopes and detection of properties. The results show that for the cast steel after deformed, the amount of granular carbides of precipitation during the cooling decreased with the increase of the cooling rate, but the hardness was obviously enhanced, as a result, better mechanical properties will be obtained by force air cooling(cooling rate is about 7 ℃·s-1). And the reason of the change for structure and mechanical properties of the cast steel were analyzed. 展开更多

In order to study the permeability and water-resisting ability of the strata on the top of the Ordovician in Longgu Coal Mine, this paper tested the permeability and porosity of the strata, investigated the fracture and pore structure features of the strata, and identified the main channels which govern the permeability and water-resisting ability of the strata. The permeability of the upper, central and lower strata shows as2.0504 ·10à3–2.782762 · 10à3, 4.1092 ·10à3–7.3387·10à3and 2.0891·10à3–3.2705 ·10à3lm2,respectively, and porosity of that is 0.6786–0.9197%, 0.3109–0.3951% and 0.9829–1.8655%, respectively.The results indicate that:(1) the main channels of the relative water-resisting layer are the pore throats with a diameter more than 6 lm;(2) the major proportion of pore throats in the vertical flow channel and the permeability first increases and then sharply decreases;(3) the fractures occurring from the top to20 m in depth of the strata were filled and there occurred almost no fracture under the depth of 40 m;and(4) the ratio of turning point of the main flow channel in the strata on top of Ordovician can be used to confirm the thickness of filled water-resisting layers. 展开更多

This paper presents the structure models founded in shallow seam, the roof asymmetry arch with three articulations in roof first weighting and the step voussoir beam in roof periodic weighting. These structure models are differ from classic theory, it establishes the new roof control theory of instability structure roof, especially in shallow seam. Based on the new roof structure theory, the support working state of "given sliding load" is put forward, and the factor of load transmitting is introduced to determine the load on roof structure. Therefore, the proper and accurate calculating methods of support resistance are established. Based on this, the dynamic structure theory in shallow seam could be predicted. 展开更多
