A novel mesa ultra-thin base AlGaAs/GaAs HBT is designed and fabricated with wet chemical selective etch technique and monitor electrode technique. It has a particular and obvious voltage-controlled NDR whose PVCR is larger than 120. By use of device simulation,the cause of NDR is that increasing collector voltage makes the ultrathin base reach through and the device transforms from a bipolar state to a bulk barrier state. In addition, the simulated cutoff frequency is about 60-80GHz. 展开更多

This paper presents a low noise, 1.25Gb/s and 124dBΩ front-end amplifier that is designed and fabricated in 0.25μm CMOS technology for optical communication applications. Active inductor shunt peaking technology and noise optimization are used in the design of a trans-impedance amplifier,which overcomes the problem of inadequate bandwidth caused by the large parasitical capacitor of the CMOS photodiode. Experimental results indicate that with a parasitical capacitance of 2pF,this circuit works at 1.25Gb/s. A clear eye diagram is obtained with an input optical signal of - 17dBm. With a power supply of 3.3V, the front-end amplifier consumes 122mW and provides a 660mV differential output. 展开更多

A novel arc-shaped piezoelectric generator based on flexible PVDF thin film is presented and systemically studied.With a periodical external force,the generator can produce peak voltage of 45.6 V and peak power of 30.7μW.The maximum power density reaches 38.4μW/cm3with a 4 cm×2 cm×100μm device,at the optimum load resistance of 33.33 MOhm.The influence of frequency,size dimension and load resistance are investigated through experimental measurements.With this high output arc-shaped generator,capacitors can be effectively charged and three commercial LEDs have been directly lighted without any energy storage unit. 展开更多
