U...A novel structure of ideal ohmic contact p^+ (SiGeC)-n^- -n^+ diodes with three-step graded doping concentration in the base region is presented, and the changing doping concentration gradient is also optimized. Using MEDICI, the physical parameter models applicable for SiGeC/Si heterojunction power diodes are given. The simulation results indicate that the diodes with graded doping concentration in the base region not only have the merit of fast and soft reverse recovery but also double reverse blocking voltage,and their forward conducting voltage has dropped to some extent,compared to the diodes with constant doping concentration in the base region. The new structure achieves a good trade-off in Qs-Vf-Ir ,and its combination of properties is superior to ideal ohmic contact diodes and conventional diodes.展开更多

Impulse pressuring was used to reduce the bonding time, and a Ti/Cu/Nb interlayer was employed to alleviate ...Partial transient liquid phase (PTLP) bonding of TiC cermet to 06Cr19Ni10 stainless steel was carried out. Impulse pressuring was used to reduce the bonding time, and a Ti/Cu/Nb interlayer was employed to alleviate the detrimental effect of interfacial reaction products on the bonding strength. Successful bonding was achieved at 885℃ under a pulsed pressure of 2-10 MPa within durations in the range of 2-8 min, which was notably shortened in comparison with conventional PTLP bonding. Microstructure characterization revealed the o- phase with a limit solubility of Nb, a sequence of Ti-Cu intermetallic phases and solid solutions of Ni and Cu in α+β Ti in the reaction zone. The maximum shear strength of 106.7 MPa was obtained when the joint was bonded for 5 rain, indicating that a robust metallurgical bonding was achieved. Upon shear loading, the joints fractured along the Ti-Cu intermetallics interface and spread to the interior of TiC cermet in a brittle cleavage manner.展开更多

Th...In the present investigation, a thermal welding simulation technique was used to investigate the mechanical properties and microstructure features of the coarse-grained heat-affected zone (CGHAZ) of ASTM4130 steel. The effect of post welding heat treatment (PWHT) and welding heat inputs on the toughness of CGHAZ was also analyzed. The results show that CGHAZ has the lowest toughness, which is only 5.5%-7.1% of the base metal. CGHAZ is mainly composed of dislocation martensite, up-per and lower bainite, and M-A constituents. But after PWHT, carbides precipitate from non-equilibrium microstructures of CGHAZ accompanying some retained austenite which transforms into low bainite, thereby enhancing toughness over the base metal. Therefore, the key microstructure factors affecting fracture toughness are lathlike non-equilibrium microstructure and lowered supersaturation before and after PWHT respectively. When welding heat input is between 12 kJ/cm and 28 kJ/cm, the mechanical properties in CGHAZ of ASTM4130 with single-pass welding can satisfy the requirements when PWHT is applied.展开更多
