Lattice-matched InAlN/AlN/GaN high electron mobility transistors (HEMTs) grown on sapphire substrate by using low-pressure metallorganic chemical vapor deposition were prepared, and the comprehensive DC characteristics were implemented by Keithley 4200 Semiconductor Characterization System. The experimental results indicated that a maximum drain current over 400 mA/mm and a peak external transconductance of 215 mS/mm can be achieved in the initial HEMTs. However, after the devices endured a 10-h thermal aging in furnace under nitrogen condition at 300 ℃, the maximum reduction of saturation drain current and external transconductance at high gate-source voltage and drain-source voltage were 30% and 35%, respectively. Additionally, an increased drain-source leakage current was observed at three-terminal off-state. It was inferred that the degradation was mainly related to electron-trapping defects in the InAlN barrier layer. 展开更多

The micro/nano technologies and materials can offer good sensitivity, fast detection, cost-effectiveness and easy signal readout. In this paper, the chaotic dynamics in an attitude transition maneuver of a slosh-spacecraft coupled with flexible appendage in going from minor axis to major axis spin under the influence of dissipative effects due to fuel slosh and a small flexible appendage constrained to only torsional vibration is investigated. The slosh-spacecraft coupled with flexible appendage in attitude maneuver carrying a sloshing liquid is considered as multi-body system with the sloshing motion modeled as a spherical pendulum. The focus in this paper is that the dynamics of the liquid and flexible appendage vibration are coupled. The equations of motion are derived and transformed into a form suitable for the application of Melnikov’s method. Melnikov’s integral is used to predict the transversal intersections of the stable and unstable manifolds for the perturbed system. An analytical criterion for chaotic motion is derived in terms of system parameters. This criterion is evaluated for its significance to the design of spacecraft. The dependence of the onset of chaos on quantities such as body shape and magnitude of damping values, fuel fraction and torsional vibration frequency of flexible appendage are investigated. In addition, we show that a spacecraft carrying a sloshing liquid, after passive reorientation maneuver, will end up with periodic limit motion other than a final major axis spin because of the intrinsic non-linearity of fuel slosh. Furthermore, an extensive numerical simulation is carried out to validate the Melnikov’s analytical result. 展开更多

Abstract Sisorid catfishes are primarily limited in distribution to rivers of the Himalayan region and Tibetan Plateau. These species have external morphologies that are adapted for extremely fast-flowing riverine systems. Given the diversity of the group and the above qualities of these catfishes, this lineage serves as an ideal group for inferring the geological history of this region based on their phylogenetic relationships reflecting evolu- tionary history. We sequenced the complete mitochondrial genome and four nuclear genes of representative sisorids distributed across river systems in China. Phylogenetic analyses strongly support the monophyly of the Sisoridae and the glyptosternoids. An analysis of the reconstructed ancestral states derived from inferred genealogical relationships suggests that the evolution of this lineage was accompanied by convergent evolution in morphological traits that were presumably in response to environmental pressure involving the rapid flowing river system that were generated during the uplift of the Tibetan Plateau (UTP). Molecular dating indicates that the Chinese sisorids and the glyptosternoids originated at the later Miocene (~ 10.9-9.8 Mya), and with further biogeographic analyses indicates that the species of Sisoridae likely originated from a widely distributed ancestor. Moreover, the divergence of the Sisoridae in China can be divided into two phases consis- tent with the UTP. All of these results indicate that the diversification and dispersal events in this lineage occurred as a result of drainage systems formed during and after the UTP in the late Miocene and Quaternary periods. 展开更多

The mechanism of droplet events and the treatment of liquid fragmentation process and dispersed particles are systematically presented, which includes the primary atomization of Newtonian and non-Newtonian fluid, instability analysis, turbulence treatment, particle tracking, secondary atomization and droplets collision. The review on the sub-models involved in the simulation of effervescence is followed by a summary of the achievements of modeling. First is the validation of models; then the parametric study is summarized; the third part introduces the fitting formula of droplet mean size and impinging factors, and finally the scope of future study is indicated. 展开更多

The theory of limit cycles was applied to hydraulic hybrid vehicle (HHV) to analyze the dynamic characteristics of the system. The exact mathematical models based on configuration diagram of HHV were built to study on equilibrium points, nonexistence of limit cycle and stability of equilibrium points. The analysis showed that if the Young's modulus of fluid is neglected, the equilibrium points of the system will be distributed on both sides of the initial function. In addition, there is a unique equilibrium point according to the practical signification of the system parameters. The nonexistence analysis showed that there is no limit cycle for the system, no matter how the viscosity coefficient B changes. The stability analysis of equilibrium points showed that the system is asymptotically stable about the equilibrium point at B≥0 and the equilibrium point is the center point of the system at B=0. Finally, the phase diagrams of global topological structure of HHV system were entirely described according to qualitative analysis of the singular points at infinity. 展开更多
