A substrate hot holes injection method is used to quantitatively examine the roles of electrons and holes separately in thin gate oxides breakdown.The shift of threshold voltage under different stress is discussed.It ...A substrate hot holes injection method is used to quantitatively examine the roles of electrons and holes separately in thin gate oxides breakdown.The shift of threshold voltage under different stress is discussed.It is indicated that positive charges are trapped in SiO 2 while hot electrons are necessary for SiO 2 breakdown.The anode holes injection model and the electron traps generation model is linked into a consistent model,describing the oxide wearout as an electron correlated holes trap creation process.The results show that the limiting factor in thin gate oxides breakdown depends on the balance between the amount of injected hot electrons and holes.The gate oxides breakdown is a two step process.The first step is hot electron's breaking Si-O bonds and producing some dangling bonds to be holes traps.Then the holes are trapped and a conducted path is produced in the oxides.The joint effect of hot electrons and holes makes the thin gate oxides breakdown complete.展开更多

Methods With the aid of discontiguous diagnostic technology and method of accumulated damage using accelerated aging or heat air oven, the aging isotherms for void content versus aging time were determined. According to the principle of time temperature equivalence the viscoelastic master curve for the prediction of service life were obtained. Results and Conclusion The service life of HMX CMDB solid rocket propellant grain were obtained. Because the critical storage life is measured, the accuracy of predicting the service life of the grain has been increased greatly.展开更多

Methods Based on randoming and multi-central clinical trial principle, the included 276 c...Objective To probe into the effective acupuncture treatment for high fever and other clinical relevant symptoms in common cold. Methods Based on randoming and multi-central clinical trial principle, the included 276 cases were randomized into experimental group (138 cases) and control group (138 cases) in statistics. Electric acupuncture on Dazhui(大椎 GV14) was applied in experimental group and the injection with antondine was in control group. The immediate antipyretic and clinical therapeutic effects were observed in 24 h. Results The body temperatures at different times in experimental group were all lower than those in control group after treatment (P〈 0.01 ). The scores of relevant symptoms in 3- 24 h after treatment were lower than those in control group (P〈0.05). The response time (1.42± 1.79) h in experimental group was shorter than that (3.44±5.10) h in control group (P〈0.05). The response times for chills, soreness of limbs, headach and sweating in experimental group were shorter than those in control group (P〈0. 01 ). The recovery times for chills and headache in experimental group were shorter than those in control group (P〈0.05). The systematic therapeutic effects were different significantly between two groups in 24 h (P〈0.05). Conclusion Acupuncture on Dazhui(大椎 GV14) had achieved definite effects on treatment for high fever in common cold. It released remarkably chills, soreness of limbs, headache and sweating and improved the systematic therapeutic effects on common cold.展开更多
Objective:To observe the clinical effect of digital acupoint pressure combined with hot ironing of Zhuang medicine in the therapy of scapulohumeral periarthritis.Methods:160 patients with scapulohumeral periarthritis ...Objective:To observe the clinical effect of digital acupoint pressure combined with hot ironing of Zhuang medicine in the therapy of scapulohumeral periarthritis.Methods:160 patients with scapulohumeral periarthritis were randomly divided into the treatment group and control group with 80 patients in each group.The treatment group was treated with digital acupoint pressure combined with hot ironing of Zhuang medicine.The control group was treated with intermediate frequency therapy apparatus.All the treatments were given once a day for 4 weeks,Then the effective rate as well as the scores of shoulder pain and joint inflammation,were calculated.Results:The shoulder pain score of the treatment group was 3.49±0.98,while that of control group was 5.33±1.26(P<0.05).The shoulder joint inflammation score in the treatment group was higher than that of the control group(73.24±7.20 vs 60.71±10.46,P<0.05).these results suggested that 4 weeks of treatments improved the shoulder function.Moreover,the effective rate of the treatment group was higher than that of the control group(86.25%vs 63.75%).Conclusion:Digital acupoint pressure combined with hot ironing in Zhuang medicine could relieve joint pain of patients with scapulohumeral periarthritis and improve their shoulder mobility.展开更多

The peculiar tripartite entangled state shares features of the GHZ and 14/ state simultaneously. The photon-numberdependent parts in the effective Hamiltonian are canceled with the assistance of a strong classical field, thus the scheme is insensitive to both the thermal field and the cavity decay. Then temperature is constant, the solution of the black hole is obtained within a cavity, that is, the solution of the spacetime after considering the radiation of the black hole. Therefore, we derive that the location of the black hole horizon and specific heat are the functions of temperature and the radius of the cavity.Corrections to entropy also are related to the radius of the cavity. Through calculation, we obtain conditions of taking the value of the cavity's radius. We provide a new way for studying the corrections of complicated spacetimes.展开更多
