A 2D analytical electrostatics analysis for the cross-section of a FinFET (or tri-gate MOSFET) is performed to calculate the threshold voltage.The analysis results in a modified gate capacitance with a coefficient H i...A 2D analytical electrostatics analysis for the cross-section of a FinFET (or tri-gate MOSFET) is performed to calculate the threshold voltage.The analysis results in a modified gate capacitance with a coefficient H introduced to model the effect of tri-gates and its asymptotic behavior in 2D is that for double-gate MOSFET.The potential profile obtained analytically at the cross-section agrees well with numerical simulations.A compact threshold voltage model for FinFET,comprising quantum mechanical effects,is then proposed.It is concluded that both gate capacitance and threshold voltage will increase with a decreased height,or a decreased gate-oxide thickness of the top gate,which is a trend in FinFET design.展开更多
This paper proposes an empirical formula to estimate the shear strength of hydraulic expansion rockbolts.The field experimental results were obtained from eleven pullout tests to evaluate the results computed by the p...This paper proposes an empirical formula to estimate the shear strength of hydraulic expansion rockbolts.The field experimental results were obtained from eleven pullout tests to evaluate the results computed by the proposed formula.It was found that shear resistance of hydraulic expansion rockbolts significantly depends on the uniaxial compressive strength and elastic modulus of rock,with high correlation coefficients of 0.7651 and0.8587,respectively.The developed formula enables estimation of the maximum pullout load in an analytical process without pullout tests in the field.Conversely,due to the poor interlocking at the initial pullout load,the measured displacements were higher than the estimated ones.To reduce the interlocking effects between bolt and rock,we recommend preloading of 29.4 kN.Preload allows reducing the distance between the measured and estimated displacement and making two load-displacement curves practically identical with marginal differences of 1.1 to 1.5 mm at the maximum pullout load.展开更多

A closed- form analytical approach to extract all the model parameters for the equivalent circuit of Si-based on-chip transformers is proposed. A novel de-coupling technique is first developed to reduce the complexity in the Y parameters for the transformer, and the model parameters can then be extracted analytically by a set of characteristic functions. Simulation based on the extracted parameters has been carried out for transformers with different structures, and good accuracy is obtained compared to a 3-demensional full-wave numerical electro- magnetic field solver. The presented approach will be very useful to provide a scalable and wide-band compact circuit model for Si-based RF transformers.展开更多

It built the analytic structure model for deep coal seam mining floor strata water bursting, the judgment matrix was found by the expert scoring method, the contribution weights of the influenced factors were given out by the equation analytic process. The thirteen controlling factors and five main controlling factors were put award by analyzing weights, so the result was basically conform to the field practice. The expert scoring method and analytic process can convert the objective fact to the subjective cognition, so it is a method that can turn the qualitative into the quantitative. This can be relative objectively and precisely to study the question of many factors and grey box.展开更多
