The development of InGaAs/InP single-photon avalanche photodiodes(SPADs)necessitates the utiliza-tion of a two-element diffusion technique to achieve accurate manipulation of the multiplication width and the dis-tribu...The development of InGaAs/InP single-photon avalanche photodiodes(SPADs)necessitates the utiliza-tion of a two-element diffusion technique to achieve accurate manipulation of the multiplication width and the dis-tribution of its electric field.Regarding the issue of accurately predicting the depth of diffusion in InGaAs/InP SPAD,simulation analysis and device development were carried out,focusing on the dual diffusion behavior of zinc atoms.A formula of X_(j)=k√t-t_(0)+c to quantitatively predict the diffusion depth is obtained by fitting the simulated twice-diffusion depths based on a two-dimensional(2D)model.The 2D impurity morphologies and the one-dimensional impurity profiles for the dual-diffused region are characterized by using scanning electron micros-copy and secondary ion mass spectrometry as a function of the diffusion depth,respectively.InGaAs/InP SPAD devices with different dual-diffusion conditions are also fabricated,which show breakdown behaviors well consis-tent with the simulated results under the same junction geometries.The dark count rate(DCR)of the device de-creased as the multiplication width increased,as indicated by the results.DCRs of 2×10^(6),1×10^(5),4×10^(4),and 2×10^(4) were achieved at temperatures of 300 K,273 K,263 K,and 253 K,respectively,with a bias voltage of 3 V,when the multiplication width was 1.5µm.These results demonstrate an effective prediction route for accu-rately controlling the dual-diffused zinc junction geometry in InP-based planar device processing.展开更多

With a 50GHz digital sampling oscilloscope, the function and process of gated-mode (Geiger-mode) single-photon detection are intuitionally demonstrated for the first time. The performance of the detector as a gated-mode single-photon counter at wavelengths of 1310 and 1550nm is investigated. At the operation temperature of 203K,a quantum efficiency of 52% with a dark count probability per gate of 2.4 × 10 ^-3 ,and a gate pulse repetition rate of 50kHz are obtained at 1550nm. The corresponding parameters are 43%, 8.5 × 10^-3 , and 200kHz at 238K.展开更多
The present reported study investigated the persistence of snow anomalies over the Tibetan Plateau(TP) from the preceding seasons to summer and the relationship between the previous snow cover anomaly and summer preci...The present reported study investigated the persistence of snow anomalies over the Tibetan Plateau(TP) from the preceding seasons to summer and the relationship between the previous snow cover anomaly and summer precipitation over East Asia. The results showed that, relative to other snow indices, such as the station observational snow depth(SOSD) index and the snow water equivalent(SWE) index, the snow cover area proportion(SCAP) index calculated from the SWE and the percentage of visible snow of the Equal-Area Scalable Earth Grids(EASE-grids) dataset has a higher persistence in interannual anomalies, particularly from May to summer. As such, the May SCAP index is significantly related to summer precipitation over the Meiyu-Baiu region. The persistence of the SCAP index can partly explain the season-delayed effect of snow cover over the TP on summer rainfall over the Meiyu-Baiu region besides the contribution of the soil moisture bridge. The preceding SST anomaly in the tropical Indian Ocean and ENSO can persist through the summer and affect the summer precipitation over the Meiyu-Baiu region. However, the May SCAP index is mostly independent of the simultaneous SSTs in the tropical Indian Ocean and the preceding ENSO and may affect the summer precipitation over the Meiyu-Baiu region independent of the effects of the SST anomalies. Therefore, the May SCAP over the TP could be regarded as an important supplementary factor in the forecasting of summer precipitation over the Meiyu-Baiu region.展开更多
Features of atmospheric circulation and thermal structures are discussed using the NCAR/NCEP data to reveal the reasons for the late onset and anomalous southward persistence of the South China Sea Summer Monsoon(SCSS...Features of atmospheric circulation and thermal structures are discussed using the NCAR/NCEP data to reveal the reasons for the late onset and anomalous southward persistence of the South China Sea Summer Monsoon(SCSSM) in 2005.The results show that three factors are crucial.First,a strong Arabian High overlaps with a high-latitude blocking high and channels strong cold air to southern Asia.Second,the Tibetan Plateau has a bigger snow cover than usual in spring and the melting of snow cools down the surface.Third,the Somali Jet breaks out at a much later date,being not conducive to convection over Indochina.The former two factors restrict atmospheric sensible heating over the Tibetan Plateau and nearby regions while the third one limits latent heating over Indochina.All of the factors slow down atmospheric warming and postpone the onset of SCSSM.Long after the onset of SCSSM,strong cold air over India advances the Southwest Monsoon northward slowly,resulting in weaker convection and latent heating over the Tibetan Plateau and nearby areas.The negative feedback conversely inhibits further northward movement of Southwest Monsoon.展开更多
The installed porcelain insulators on existing railway lines in China are prone to“snow flash”in winter.In order to prevent the occurrence of“snow flash”and improve the reliability of the insulators,a composite-po...The installed porcelain insulators on existing railway lines in China are prone to“snow flash”in winter.In order to prevent the occurrence of“snow flash”and improve the reliability of the insulators,a composite-porcelain insulator is designed.A multi-physics coupling simulation model is built based on numerical simulation methods of the electromagnetic field theory and computational fluid dynamics.Taking average electric field intensity on the surface of the insulator as the characteristic parameter of the electric field distortion degree and the snow crystal collision coefficient and distribution coefficient as the characteristic parameter of snow crystal deposition,the characteristics of snow crystal deposition under different wind speeds and wind direction angles and the electric field characteristics under two snow cover types are analyzed.The simulation results show that the average electric field intensity of composite-porcelain insulators is 10.4%and 13.8%,respectively,lower than that of porcelain insulators in vertical and horizontal wind snow covers,which can effectively reduce the degree of electric field distortion.The collision coefficient of snow crystals on the surface of the composite-porcelain insulator sheds is 16.0%higher than that of the porcelain insulator,and the collision coefficient of the trunk and the fittings are lower 20.2%and 11.9%than that of the porcelain insulator.There is almost no change in the distribution coefficient of the insulator sheds.展开更多

A dipole pattern of summer precipitation over the mid-high latitudes of Asia, which is characterized by opposing summer precipitation variations between the Mongolian and Northeast China(MNC) region and the West Siber...A dipole pattern of summer precipitation over the mid-high latitudes of Asia, which is characterized by opposing summer precipitation variations between the Mongolian and Northeast China(MNC) region and the West Siberian Plain(WSP), is found to be clear and stable on both interdecadal and interannual scales during 1981–2011. Spring snow cover anomalies over a small region within the WSP and the Heilongjiang River(HR) region are closely related to the variation of this dipole mode during the subsequent summer, and they can therefore be considered as forecasting factors. Our statistical results imply a potential process explaining the relationship between the spring snow anomalies and the summer rainfall dipole. Corresponding to the snow anomalies, Rossby waves propagate along a path from the WSP region, via the Mongolian Plateau, to the Stanovoy Range during summer. At the same time, Rossby-wave energy divergences and convergences along this path maintain and reinforce an anomalous cyclone and anticyclone pairing over the Asian continent, which is significantly linked to opposite summer precipitation anomalies between the MNC and WSP regions. Numerical experiments are needed to further confirm the above conjecture and demonstrate the detailed physical mechanisms linking the spring snow cover anomalies and summer precipitation dipole.展开更多

Methods: Green fluorescence protein expressing-SCs were transplanted into the epicenter, rostral and caudal tis- sues of the injury site at 1 week after the spinal cords were contused. At 6 weeks, the spinal cords were removed for cryosections, semithin sections and ultrathin sections, and then immunocytochemical staining of myelin basic protein (MBP), P0 protein (P0) and S 100 protein (S 100) was carried out on the cryosections. Qualitative and semiquantitative analyses were performed on the cryosections and semithin sections. Ultrastructure ofmyelinated fibers was observed on the ultrathin sections under electron microscope. Results: Transplanted SCs and myelinated fibers im- munocytochemically labeled by MBP, PO as well as S 100 distributed in whole injured area. The quantity of myeli- nated fibers labeled by the three myelin proteins showed no statistical difference, however, which was significantly larger than that of controls. On the semithin sections, the experi- mental group demonstrated more myelinated fibers in the injured area than the controls, but the fibers had smaller diameter and thinner myelin sheath under electron microscope. Conclusion: SCs can promote regeneration of injured nerve fibers and enhance remyelination, which may be his- tological basis of SCs-mediated functional repair of injured spinal cords.展开更多
