The threshold current is 37mA and the output power at 100mA gain current is 3.5mW. When coupled to a single-mode fiber with a coupling efficiency of 15% ,more than a 20dB extinction ratio is observed over the change of EAM bias from 0 to -2V. The 4.4nm continuous wavelength tuning range covers 6 channels on a 100GHz grid for WDM telecommunications. 展开更多

A monolithic integrated two-section distributed feedback(TS-DFB)semiconductor laser for high-speed direct modulation is proposed and analyzed theoretically.The grating structure of the TS-DFB laser is designed by the reconstructionequivalent-chirp(REC)technique,which can reduce the manufacturing cost and difficulty,and achieve high wavelength controlling accuracy.The detuned loading effect and the photon-photon resonance(PPR)effect are utilized to enhance the modulation bandwidth of the TS-DFB laser,exceeding 37 GHz,while that of the conventional one-section DFB laser is only 16 GHz.When the bit rate of the non-return-to-zero(NRZ)signal reaches 55 Gb/s,a clear eye diagram with large opening can still be obtained.These results show that the proposed method can enhance the modulation bandwidth of DFB laser significantly. 展开更多

Integrated electro-absorption-modulated distributed feedback laser diodes(EMLs)are attracting much interest in optical communications for the advantages of a compact structure,low power consumption,and high-speed modulation.In integrated EML,the microwave interaction between the distributed feedback laser diode(DFB-LD)and the electro-absorption modulator(EAM)has a nonnegligible influence on the modulation performance,especially at the high-frequency region.In this paper,integrated EML was investigated as a three-port network with two electrical inputs and a single optical output,where the scattering matrix of the integrated device was theoretically deduced and experimentally measured.Based on the theoretical model and the measured data,the microwave equivalent circuit model of the integrated device was established,from which the microwave interaction between DFB-LD and EAM was successfully extracted.The results reveal that the microwave interaction within integrated EML contains both the electrical isolation and optical coupling.The electrical isolation is bidirectional while the optical coupling is directional,which aggravates the microwave interaction in the direction from DFB-LD to EAM. 展开更多

A novel scheme for generating optical chaos is proposed and experimentally demonstrated,which supports to simultaneously produce two low-correlation chaotic signals with wideband spectrum and suppressed time-delay-signature(TDS).In the proposed scheme,we use the output of an external-cavity semiconductor laser(ECSL)as the driving signal of a phase modulator to modulate the output of a CW laser.Then the phase-modulated continuous-wave(CW)light is split into two parts,one is injected back into the ECSL that outputs one chaotic signal,while the other part is passed through a dispersion module for generating another chaotic signal simultaneously.The experimental results prove that the proposed scheme has three merits.Firstly,it can improve the bandwidth of ECSL-based chaos by several times,and simultaneously generate another wideband flat-spectrum chaotic signal.Secondly,the undesired TDS characteristics of the simultaneously-generated chaotic signals can be efficiently suppressed to an indistinguishable level within a wide parameter range,as such the complexities of the chaotic signals are considerably high.Thirdly,the correlation coefficient between these two simultaneously-generated chaotic signals is smaller than 0.1.The proposed scheme provides an attractive solution for parallel multiple chaos generation,and shows great potential for multiple channel chaos communications and multiple random bit generations. 展开更多

By adding frequency modulated signals to the intensity equation of gain noise model of the single-mode laser driven by two coloured noises which are correlated, this paper uses the linear approximation method to calculate the power spectrum and signal-to-noise ratio (SNR) of the laser intensity. The results show that the SNR appears typical stochastic resonance with the variation of intensity of the pump noise and quantum noise. As the amplitude of a modulated signal has effects on the SNR, it shows suppression, monotone increasing, stochastic resonance, and multiple stochastic resonance with the variation of the frequency of a carrier signal and modulated signal. 展开更多

Modulation bandwidth enhancement in a directly modulated two-section distributed feedback(TS-DFB)laser based on a detuned loading effect is investigated and experimentally demonstrated.The results show that the 3-dB bandwidth of the TS-DFB laser is increased to 17.6 GHz and that chirp parameter can be reduced to 2.24.Compared to the absence of a detuned loading effect,there is a 4.6 GHz increase and a 2.45 reduction,respectively.After transmitting a 10 Gb/s non-return-to-zero(NRZ)signal through a 5-km fiber,the modulation eye diagram still achieves a large opening.Eight-channel laser arrays with precise wavelength spacing are fabricated.Each TS-DFB laser in the array has side mode suppression ratios(SMSR)>49.093 dB and the maximum wavelength residual<0.316 nm. 展开更多

It is very attractive to apply a directly modulated laser(DML)-based intensity-modulation and direct-detection(IM/DD)system in future data centers and 5G fronthaul networks due to the advantages of low cost,low system complexity,and high energy efficiency,which perfectly match the application scenarios of the data centers and 5G fronthaul networks,in which a large number of high-speed optical interconnections are needed.However,as the data traffic in the data centers and 5G fronthaul networks continues to grow exponentially,the future requirements for data rates beyond 100 Gbaud are challenging the existing DML-based IM/DD system,and the main bottleneck is the modulation bandwidth of the DML.In this paper,the data rate demands and technical standards of the data centers and 5G fronthaul networks are reviewed in detail.With the modulation bandwidth requirements,the technical routes and achievements of recent DMLs are reviewed and discussed.In this way,the prospects,challenges,and future development of DMLs in the applications of future data centers and 5G fronthaul networks are comprehensively explored. 展开更多

A compact electro-absorption modulator based on graphene photonic crystal fiber is proposed. To enhance the graphene–light interaction efficiency, the innermost six air-holes of photonic crystal fiber are replaced by two large semicircular holes, and monolayer graphene is deposited on the two large semicircular holes. By optimizing the structure parameters, a strong graphene–light interaction is obtained. Moreover, the switch on–off point of the modulator is unchangeable,which is only related to the frequency of the incident light. The influence factors of this composite structure have been analyzed. The proposed modulator is compared with other graphene-based modulators, and the results show that it is filled without dielectric spacer. There are some excellent performances, such as an extinction ratio 7 dB of y-polarization mode,3-dB modulation bandwidth of 70 GHz with small footprint of 205 μm, and a consumption of energy per bit 59 pJ/bit. 展开更多

An optimized structure of the 1.3-μm InGaAsP/InP QW EAM is proposed for applications in 100 G ethernet. A RbTiOPO4(RTP) electro-optic crystal is selected for effective optical path length modulation of the slave self-filtering unstable resonator. This single-frequency laser is capable of producing 50 m J pulse energy at 1 Hz repetition rate with a pulse width of 16 ns. The standard deviation of laser pulse intensity for consecutive 100 shots from the mean pulse intensity is less than 1.05%. A spectral linewidth of less than 0.5 pm with a frequency jitter of about 14 fm over30 min is obtained. 展开更多

This paper presents an optimized asymmetric three corrugation-pitch-modulated DFB laser (3CPM-DFB) with extremely high mode selectivity(△αL= 0.97) and low flatness(F = 0.009), which are two key parameters to indicate the laser’s single longitudinal mode(SLM) performance. In threshold analysis, the optimization process based on transfer matrix method is demonstrated to maximize △αL?and minimize F simultaneously. In the above-threshold regime, the evolutions of △αL?and?longitudinal distribution of photon density with injection current are evaluated. More importantly, nanoimprint lithography which was proved an efficient way to fabricate DFB gratings can provide completely same simple fabrication procedure for both 3CPM grating and conventional uniform grating. So the big practical value of 3CPM-DFB can be expected because of its advanced performance and easy manufacturability. 展开更多

Wavelength tunable and directly modulated distributed Bragg reflector (DBR) lasers with butt-joint technology are designed, fabricated and characterized. The DBR laser consists of a gain section and a DBR section. To increase the electrical isolation between the gain section and the DBR section, parts of a p-doped material in the isolation region are etched off selectively. Over 2kΩ isolation resistance is realized ultimately without the need of ion implantation, which simplifies the fabrication process. The laser exhibits high speed modulation with a large tunable range. The 3dB direct modulation bandwidth of the device is over 8GHz in a 12nm tunable range. This widely tunable DBR laser with the simple structure is promising as a colorless light source for the next-generation time and wavelength division multiplexed passive optical network (TWDM-PON) systems. 展开更多

We extend the third perturbation theory to study the polarization control behavior of the intermediate state absorption in Nd^(3+)ions. The results show that coherent interference can occur between the single-photon and three-photon excitation pathways, and depends on the central frequency of the femtosecond laser field. Moreover,single-photon and three-photon absorptions have different polarization control efficiencies, and the relative weight of three-photon absorption in the whole excitation processes can increase with increasing the laser intensity.Therefore, the enhancement or suppression of the intermediate state absorption can be realized and manipulated by properly designing the intensity and central frequency of the polarization modulated femtosecond laser field.This research can not only enrich theoretical research methods for the up-conversion luminescence manipulation of rare-earth ions, but also can provide a clear physical picture for understanding and controlling multi-photon absorption in a multiple energy level system. 展开更多

We propose a simple iterative algorithm based on a temporally movable phase modulation process to retrieve the weak temporal phase of laser pulses. This unambiguous method can be used to achieve a high accuracy and to simultaneously measure the weak temporal phase and temporal profile of pulses, which are almost transform- limited. A detailed analysis shows that this iterative method has valuable potential applications in the charac- terization of pulses with weak temporal phase. 展开更多
