In the wire bonding process of microelectronic packaging,heat affect zone(HAZ)is an important factor governing the loop profile of bonding.The height of loop is affected by the length of the HAZ.Factors governing the ...In the wire bonding process of microelectronic packaging,heat affect zone(HAZ)is an important factor governing the loop profile of bonding.The height of loop is affected by the length of the HAZ.Factors governing the HAZ were studied.To investigate this relationship,experiments were done for various sizes of wire and free air ball(FAB).Electric flame-off(EFO)current, EFO time,EFO gap and recrystallization were also studied.The results show that as the size of FAB becomes larger,the length of HAZ increases.With the increase of EFO current and time,the length of HAZ becomes longer.When FAB forms at the same parameter the length of HAZ becomes shorter with the high temperature of recrystallization.展开更多

The microstructure ...Al 7075 and Mg AZ31 alloys were joined by diffusion bonding method. Joining process was performed in pressure range of 10-35 MPa at temperatures of 430-450 ℃ for 60 min under a vacuum of 13.3 MPa. The microstructure evaluation, phase analysis and distribution of elements at the interface were done using scanning electron microscopy (SEM), energy-dispersive X-ray spectroscopy (EDS) and X-ray diffraction (XRD). The pressure of 25 MPa was determined as the optimum pressure in which the minimum amount of plastic deformation takes place at the joint. Different reaction layers containing intermetallic compounds, such as Al12Mg17, Al3Mg2 andα(Al) solid solution, were observed, in interfacial transition zone (ITZ). Thickness of layers was increased with increasing the operating temperature. According to the results, diffusion of aluminum atoms into magnesium alloy was more and the interface movement towards the Al alloy was observed. The maximum bond strength of 38 MPa was achieved at the temperature of 440 ℃ and pressure of 25 MPa. Fractography studies indicated that the brittle fracture originated from Al3Mg2 phase.展开更多

It is found that the welding interfaces are wavy due to the wavy explosive loading. There are three kinds of bonding interfaces i. e. big wave, small wave and micro wave. There are a few seam defects and all elements contents are less than both of the base and .flyer plate in the transition zone of big wavy interface. Moreover, some "holes" result in the lowest bonding strength of big wavy interface nearby the interface in the base plate. The interface of slab track laid in cold regions is prone to debonding under the coupling of freeze-thaw cyclesand temperature loads.Based on the composite specimen tests,the parameters of cohesive zone model were obt...The interface of slab track laid in cold regions is prone to debonding under the coupling of freeze-thaw cyclesand temperature loads.Based on the composite specimen tests,the parameters of cohesive zone model were obtained andused in a simulation model of CRTS III prefabricated slab track to study the interlayer damage.The results show that 1)the digital image correlation(DIC)technique can accurately capture the strain field changes on the interface of compositespecimens under splitting and shear loading;2)when the temperature gradient is−40℃/m−60℃/m,the interfacedamage of the slab track is minimal and presents different patterns of expansion under positive and negative temperaturegradients,each corresponding to damage of the cohesive element dominated by shear stress and normal tensile stress,respectively;3)the reduction of the elastic modulus at the concrete base after freeze-thaw inhibits interface damage andleads to a higher starting temperature gradient load,but cracking can occur on the concrete base after 150 freeze-thaws.For this reason,in the light of damage control of both the interface and concrete base,the elastic modulus of the concretebase is 54%or over that without freeze-thaw cycles.展开更多
