Simulation results indicate the mechanism of current gain degradation, which is surface Fermi level pinning leading to a strong downward bending of the energy bands to form the channel of surface electron recombination current. The experimental results are well-matched with the simulation, which is modeled by exponential distributions of the interface state density replacing the single interface state trap. Furthermore, the simulation reveals that the oxide quality of the base emitter junction interface is very important for 4H-SiC BJT performance.展开更多

It is found that the low voltage Ib is formed by electrons tunnelling through interface states, and the variations of Ib(△Ib) are proportional to variations of Nit (△Nit). The Nit energy distributions were determined by differentiating Nit(Vg). The results have been compared with that measured by using gate diode technique.展开更多

We construct the master equation in the eigenstate representation of two coupled qubits to describe the dynamics of the total system and derive the solutions in the steadystate with stronger coupling regime between two qubits than qubit–baths. We do not make the rotating wave approximation(RWA) for the qubit–qubit interaction, and so we are able to investigate the behaviors of the system in both the strong coupling regime and the weak coupling regime, respectively. In an equilibrium bath, we find that the entanglement decreases with the bath temperature and energy detuning increasing under the strong coupling regime. In the weak coupling regime, the entanglement increases with coupling strength increasing and decreases with the bath temperature and energy detuning increasing. In a nonequilibrium bath, the entanglement without RWA is useful for entanglement at lower temperatures. We also study the heat currents of the two coupled qubits and their variations with the energy detuning, coupling strength and low temperature. In the strong(weak) coupling regime, the heat current increases(decreases) with coupling strength increasing when the temperature of one bath is lower(higher) than the other, and the energy detuning leads to a positive(negative) effect when the temperature is low(high). In the weak coupling regime, the variation trend of heat current is opposite to that of coupling strength for the IHB case and the CHB case.展开更多

The theoreticalvalue of the current magnitude is greatly enhanced by both the edge state and the Coulomb interaction, and pinningthe electrons into a lattice is good for the enhancement if screening happens. In high dimensional systems the screeningeffect can make the interacting range show anisotropy, and create a tendency of gathering for particles with a repulsivepotential.展开更多

One interesting result of the numerical analysis is the direct characterization of the interface state density and characteristic gate voltage values corresponding to LDD effective surface doping concentration. It is observed that the S/D N- surface doping concentration and corresponding region's interface state density are R-G current peak position and amplitude dependent, respectively. It is convincible that the proposed method is well suitable for the characterization of deep sub-micron MOSFET's in the current ULSI technology.展开更多

For systems associated with the slip law, the critical mag- nitude of rate steps for triggering unstable slips are found to have a similar pattern to the fixed normal stress case, and the critical velocity steps scale with a/(b - a) when k = kcr for both cases. The rate-step boundaries for the variable normal stress cases are revealed to be lower than the fixed normal stress case by 7 %-16 % for a relatively large ct = 0.56 with (b - a)/a ranging from 0.25 to 1, indicating easier triggering under the variable normal stress condition with rate steps. The difference between fixed and variable normal stress cases decreases when the α value is smaller. In the same slip- law-type systems, critical displacements to trigger instability are revealed to be little affected by the variable normal stress condition. When k 〉 kcr(V,), a spring-slider system with the slowness law is much more stable than with the slip law, suggesting that the slowness law fits experimental data better when a single state variable is adopted. In stick-slip motions, the variable normal stress case has larger stress drops than the constant normal stress case. The variable normal stress has little effect on the range of slip velocity in systems associated with the slowness law, whereas systems associated with the slip law have a slowest slip velocity immensely smaller than the fixed normal stress case, by ~ 10 orders of magnitude.展开更多

The canonical angular momentum, Pe, defined under the conditions at the source, uniquely determines the possible solutions of these equations. By numerically solving these equations, the space-charge limited current and the externally applied magnetic field are obtained in a solid beam and a hollow beam in two cases of Pθ= 0 (magnetically shielded source) and Pθ= const. (immersed source) separately. It is shown that the hollow beam is more beneficial to the propagation of the intense relativistic beam through a drift tube than the solid beam.展开更多
