The interface structure and material properties are characterized by transm...Chemical and field-effect passivation of atomic layer deposition (ALD) Al2O3 films are investigated, mainly by corona charging measurement. The interface structure and material properties are characterized by transmission electron microscopy (TEM) and X-ray photoelectron spectroscopy (XPS), respectively. Passivation performance is improved remarkably by annealing at temperatures of 450 ℃ and 500 ℃, while the improvement is quite weak at 600 ℃, which can be attributed to the poor quality of chemical passivation. An increase of fixed negative charge density in the films during annealing can be explained by the Al2O3/Si interface structural change. The Al–OH groups play an important role in chemical passivation, and the Al–OH concentration in an as-deposited film subsequently determines the passivation quality of that film when it is annealed, to a certain degree.展开更多

In this work, a mesa-type 4H-SiC UV avalanche photodiode (APD) is designed and fabricated, which exhibits low leakage current and high avalanche gain. When studied by using a passive quenching circuit, the APD exhibits self-quenching characteristics due to its high differential resistance in the avalanche region. The single photon detection efficiency and dark count rate of the APD are evaluated as functions of discrimination voltage and over-drive voltage. The optimized operation conditions of the single photon counting APD are discussed.展开更多

The T-S fuzzy model with parametric uncertainties can approximate n...This article deals with the robust stability analysis and passivity of uncertain discrete-time Takagi- Sugeno (T-S) fuzzy systems with time delays. The T-S fuzzy model with parametric uncertainties can approximate nonlinear uncertain systems at any precision. A sufficient condition on the existence of robust passive controller is established based on the Lyapunov stability theory. With the help of linear matrix inequality (LMI) method, robust passive controllers are designed so that the closed-loop system is robust stable and strictly passive. Furthermore, a convex optimization problem with LMI constraints is formulated to design robust passive controllers with the maximum dissipation rate. A numerical example illustrates the validity of the proposed method.展开更多

Our aim is to design a controller such that, though the unavoidable phe...This paper investigates the mixed Ho~ and passive projective synchronization problem for fractional-order (FO) memristor-based neural networks. Our aim is to design a controller such that, though the unavoidable phenomena of time-delay and parameter uncertainty are fully considered, the resulting closed-loop system is asymptotically stable with a mixed H∞ and passive performance level. By combining active and adaptive control methods, a novel hybrid control strategy is designed, which can guarantee the robust stability of the closed-loop system and also ensure a mixed H∞ and passive performance level. Via the application of FO Lyapunov stability theory, the projective synchronization conditions are addressed in terms of linear matrix inequaiity techniques. Finally, two simulation examples are given to illustrate the effectiveness of the proposed method.展开更多
