We fabricate and characterize a graphene field effect transistor (GFET) using 7nm TiO2 as the top-gate dielectric. The temperature-dependent gate voltage-drain current and room temperature gate capacitance are measured to extract the carrier mobility and to estimate the quantum capacitance of the GFET. The device shows the mobility value of gOO cm^2 /V.s at room temperature and it decreases to 45 cm^2 /V.s for 20 K due to the increase of n0. These results indicate that the phonon scattering is not the dominant process for the unevenness dielectric layer while the coulomb scattering by charged impurities degrades the device characteristically at low temperature.展开更多

The rough decrements of drain current and transeonductance with the operation temperature are observed. Compared with the conventional HFETs, the drain current drop of the PolFET is smaller. The transeonductance drop of PolFETs at different gate biases shows different temperature dependences. From the aspect of the unique carrier behaviors of graded AlGaN/GaN heterostructure, we propose a quasi-multi-channel model to investigate the physics behind the temperature-dependent performance of AlGaN/GaN PolFETs.展开更多

All the devices are operated under the same test conditions, except for the initial formation process with different modes. Based on the statistical results, the high resistance state (FIRS) under the dc forming mode shows a lower value with better distribution compared with that under the pulse mode. One of the possible reasons for such a phenomenon originates from different properties of conductive filament (CF) formed in the resistive switching layer under two different modes. For the dc forming mode, the formed filament is thought to be continuous, which is hard to be ruptured, resulting in a lower HRS. However, in the case of pulse forming, the filament is discontinuous where the transport mechanism is governed by hopping. The low resistance state (LRS) can be easily changed by removing a few trapping states from the conducting path. Hence, a higher FIRS is thus observed. However, the HRS resistance is highly dependent on the length of the gap opened. A slight variation of the gap length will cause wide dispersion of resistance.展开更多

Recently, the State Key Laboratory of Atmospheric Sciences and Geophysical Fluid Dynamics, Institute of Atmospheric Physics (LASG/IAP) has developed a new version of a GCM (R42L9). In this work, roles of cloud parameterization in the R42L9 are evaluated through a comparison between two 20-year simulations using different cloud schemes. One scheme is that the cloud in the model is diagnosed from relative humidity and vertical velocity, and the other one is that diagnostic cloud is replaced by retrieved cloud amount from the International Satellite Cloud Climatology Project (ISCCP), combined with the amounts of high-, middle-, and low-cloud and heights of the cloud base and top from the NCEP. The boreal winter and summer seasonal means, as well as the annual mean, of the simulated top-of-atmosphere shortwave radiative flux, surface energy fluxes, and precipitation are analyzed in comparison with the observational estimates and NCEP reanalysis data. The results show that the scheme of diagnostic cloud parameterization greatly contributes to model biases of radiative budget and precipitation. When our derived cloud fractions are used to replace the diagnostic cloud amount, the top-of-atmosphere and surface radiation fields are better estimated as well as the spatial pattern of precipitation. The simulations of the regional precipitation, especially over the equatorial Indian Ocean in winter and the Asia-western Pacific region in summer, are obviously improved.展开更多

We suppose that there are no ample maintenance facilities, allowing simultaneous treatment of all vehicles if necessary. Under certain assumptions, these real-time systems can be treated using a queueing theory methodology and/or as Markov chains. We show how to compute steady-state probabilities of these systems, their performance effectiveness, and various performance parameters (for exponentially distributed service and maintenance times of UAVs, as well as tasks duration and their arrival pattern).展开更多

FSOIs use lasers in board-to-board and rack-to-rack communication to achieve improved performance in next generation servers and are expected to help meet the growing demand for massive amounts of inter-card data communication. An array of transmitters and receivers arranged to create an optical bus for inter-card and card-to-backplane communication could be the solution. However, both chip heating and cooling fans produce temperature gradients and hot air flow that results in air turbulence inside the server, which induces signal fading and, hence, influences the communication performance. In addition, the proximity between neighboring transmitters and receivers in the array leads to crosstalk in the received signal, which further contributes to signal degradation. In this Letter, the primary objective is to experimentally examine the off-axis crosstalk between links in the presence of turbulence inside a server chassis. The effects of geometrical and inter-chassis turbulence characteristics are investigated and first-and second-order statistics are derived.展开更多
