A three-terminal silicon-based light emitting device is proposed and fabricated in standard 0.35 μm complementary metal-oxide-semiconductor technology. This device is capable of versatile working modes: it can emit visible to near infra-red (NIR) light (the spectrum ranges from 500 nm to 1000 nm) in reverse bias avalanche breakdown mode with working voltage between 8.35 V-12 V and emit NIR light (the spectrum ranges from 900 nm to 1300 nm) in the forward injection mode with working voltage below 2 V. An apparent modulation effect on the light intensity from the polysilicon gate is observed in the forward injection mode. Furthermore, when the gate oxide is broken down, NIR light is emitted from the polysilicon/oxide/silicon structure. Optoelectronic characteristics of the device working in different modes are measured and compared. The mechanisms behind these different emissions are explored. 展开更多

Over the past half a century, considerable research activities have been directing towards the development of magnetic semiconductors that can work at room temperature. These efforts were aimed at seeking room temperature magnetic semiconductors with strong and controllable s, p-d exchange interaction. With this s, p-d exchange interaction, one can utilize the spin degree of freedom to design applicable spintronics devices with very attractive functions that are not available in conventional semiconductors. Here, we first review the progress in understanding of this particular material and the dilemma to prepare a room temperature magnetic semiconductor. Then we discuss recent experimental progresses to pursue strong s, p-d interaction to realize room temperature magnetic semiconductors, which are achieved by introducing a very high concentration of magnetic atoms by means of low-temperature nonequilibrium growth. 展开更多

Based on field survey located by GPS, it is obtained landslides' location and distribution information by the method of remote sensing in this paper. The vector data of environmental factors that breed and induce landslides such as the elevation, the slope, the vegetation cover, the lithology, the rainfall and so on are gained using GIS(geographical information system) techniques of spatial analysis. All the data obtained are managed through building landslide management system. At the same time, the system is made the platform to appraise the relationship between the distribution of landslides and the environmental factors. The results indicate: landslides take place relatively easily in the slope range between 10° and 25°; most landslides are in the mixed area of bush and grass with a coverage degree of from 20° to 65°; the distribution of landslides has a positive relationship with the distribution of annual rainfall. The risk degree of Panxi Area is zoned and mapped by the model of liner stack using GIS technique, and the result indicates: the place of high risk degree is the belt of Panzhihua-Miyi-Dechang-Mugu and southeast of Huili county and Huidong county,and area is about 512 707 hm^2. 展开更多

旋翼作为直升机的升力面和操作面,其健康状态对直升机的安全至关重要。旋翼故障诊断技术仍是直升机健康与使用监测系统(Health and usage monitoring system, HUMS)领域的薄弱环节,开发旋翼故障诊断技术具有重要价值。基于信息融合技术... 旋翼作为直升机的升力面和操作面,其健康状态对直升机的安全至关重要。旋翼故障诊断技术仍是直升机健康与使用监测系统(Health and usage monitoring system, HUMS)领域的薄弱环节,开发旋翼故障诊断技术具有重要价值。基于信息融合技术,首先分析了旋翼故障的诊断机理,建立了旋翼故障模型,通过流固耦合仿真获取了不同故障下桨叶、轮毂和机身的故障特征信息,生成数据集进行网络训练和验证。然后,利用遗传算法反向传播(Genetic algorithm-backpropagation, GA-BP)优化神经网络诊断3种类型的直升机旋翼故障,即后缘调整片误调、变距拉杆误调和桨叶质量不平衡。3个逐级神经网络分别对旋翼故障类型、故障位置和故障程度进行了诊断识别。最后采用加权的Dempster-Shafer(D-S)证据理论对旋翼故障进行诊断和分析。结果证明基于改进D-S证据理论的旋翼故障诊断方法能够成功应用到旋翼故障诊断中,并具有良好的识别效果。 展开更多

A novel Sr2CulnO3S oxysulfide p-type semiconductor photocatalyst has been prepared by solid state reaction method and it exhibits intriguing visible light absorption properties with a bandgap of 2.3 eV. The p-type semiconductor character of the synthesized Sr2CuInO3 S was confirmed by Hall efficient measurement and Mott-Schottky plot analysis. First-principles density functional theory calculations (DFT) and electrochem ical measurements were performed to elucidate the electronic structure and the energy band locations. It was found that the as-synthesized Sr2CuInO3S photocatalyst has appreciate conduction and valence band positions for hydrogen and oxygen evolution, respectively. Photocat alytic hydrogen production experiments under a visible light irradiation (A〉420 nm) were carried out by loading different metal and metal-like cocatalysts on Sr2CuInO3S and Rh was found to be the best one among the tested ones. 展开更多

The electronic structures, the effective masses, and optical properties of spinel CdCr_2S_4 are studied by using the fullpotential linearized augmented planewave method and a modified Becke–Johnson exchange functional within the densityfunctional theory. Most importantly, the effects of the spin–orbit coupling(SOC) on the electronic structures and carrier effective masses are investigated. The calculated band structure shows a direct band gap. The electronic effective mass and the hole effective mass are analytically determined by reproducing the calculated band structures near the BZ center.SOC substantially changes the valence band top and the hole effective masses. In addition, we calculated the corresponding optical properties of the spinel structure CdCr_2S_4. These should be useful to deeply understand spinel CdCr_2S_4 as a ferromagnetic semiconductor for possible semiconductor spintronic applications. 展开更多

The intensive care unit(ICU)is a complex setting by nature,and some have described it as bizarre due to its numerous sirens that sound when anything is dangerous,constant activity,equipment,bright lights,and high fatality rate.The demands placed on nurses to care for critically ill patients in this environment frequently prevent nurses and other health‑care professionals from acknowledging the feelings of patient’s relatives or family caregivers,resulting in a hostile environment from the patient’s relative’s perspective.When a patient’s family enters the ICU,they feel that hospital administrators do little to nothing to alleviate their discomfort and fear.Despite research demonstrating the importance of providing a homely environment for patients’families,In Nigeria ICU is still far behind how a conventional ICU environment should be structured to accommodate patient’s relations in the unit.The goal of this study was to look at the patient’s relative’s perspective on providing care for a critically ill patient in an ICU,with a focus on the unit’s complexity and overall experience.Based on the findings of this study,we recommend that hospital administrators ensure that the environment of the upcoming ICU is designed to meet the needs of patient’s relatives by addressing identified environmental concerns,like caring neglect,by providing a friendly and stress‑free environment. 展开更多

The status of domestic scientific & technical innovation is analysed. A series of emergent managerial problems caused by the system ISTI (SISTI) are pointed out. Because of Hall three dimensions structure's enlightenment, a three dimensional logical net diagram in which the system integration of innovation based on problem in real world but not on disciplinary logic is drawn. The intelligent group' s need span is greater under the conditions of relatively low material level than common groups who have lower degree of education. The SISTI is composed by multi-rule and intelligent multi-agent behavior. It is concluded that the logical relationships of integrated technology which based on the author's experience and observation must be considerded for a valid management of SISTI. 展开更多

Purpose:Measuring the exact technology complementarity between different institutions is necessary to obtain complementary technology resources for R&D cooperation.Design/methodology/approach:This study constructs a morphology-driven method for measuring technology complementarity,taking medical field as an example.First,we calculate semantic similarities between subjects(S and S)and action-objects(AO and AO)based on the Metathesaurus,forming clusters of S and AO based on a semantic similarity matrix.Second,we identify key technology issues and methods based on clusters of S and AO.Third,a technology morphology matrix of several dimensions is constructed using morphology analysis,and the matrix is filled with subjects-action-objects(SAO)structures according to corresponding key technology issues and methods for different institutions.Finally,the technology morphology matrix is used to measure the technology complementarity between different institutions based on SAO.Findings:The improved technology complementarity method based on SAO is more of a supplementary and refined framework for the traditional IPC method.Research limitations:In future studies we will reprocess and identify the SAO structures which were not in the technology morphology matrix,and find other methods to characterize key technical issues and methods.Furthermore,we will add the comparison between proposed method and traditional and mostly used complementarity measurement method based on industry chain and industry code.Practical implications:This study takes medical field as an example.The morphology-driven method for measuring technology complementarity can be migrated and applied for any given field.Originality/value:From the perspective of complementary technology resources,this study develops and tests a more accurate morphology-driven method for technology complementarity measurement. 展开更多

We study (Ga, Mn)As diluted magnetic semiconductors in terms of the Ruderman-Kittel-Kasuya-Yosida quantum spin model in Green's function approach. Random distributions of the magnetic atoms are treated by using an analytical average of magnetic configurations. Average magnetic moments and spin excitation spectra as functions of temperature can be obtained by solving self-consistent equations, and the Curie temperature TC is given explicitly. Tc is proportional to magnetic atomic concentration, and there exists a maximum for Tc as a function of carrier concentration. Applied to (Ga, Mn)As, the theoretical results are consistent with experiment and the experimental TC can be obtained with reasonable parameters. This modelling can also be applied to other diluted magnetic semiconductors. 展开更多
