抗辐射CMOS放大器集成电路作为航天器的核心应用元器件越来越多用在宇航领域。为了更好地研究宇宙辐射环境中航天器抗辐照CMOS放大器集成电路性能和各种效应,并在太空辐射所产生机制的基础上,从工艺和设计方面提出了抗辐照CMOS放大器集... 抗辐射CMOS放大器集成电路作为航天器的核心应用元器件越来越多用在宇航领域。为了更好地研究宇宙辐射环境中航天器抗辐照CMOS放大器集成电路性能和各种效应,并在太空辐射所产生机制的基础上,从工艺和设计方面提出了抗辐照CMOS放大器集成电路抗辐照加固设计方法。在太空环境中,航天器中的集成电路存在CMOS元器件的线性跨导gm减小、阈值电压偏离、转角1/f噪声幅值增加和衬底的漏电流增加。所以提出了新的抗辐照CMOS放大器集成电路的抗辐照集成电路的加固方法。通过该设计方法研制了抗辐照CMOS放大器集成电路,经过测试验证满足航天应用的要求。 展开更多

In this work,we present a significant step toward in vivo ophthalmic optical coherence tomography and angiography on a photonic integrated chip.The diffraction gratings used in spectral-domain optical coherence tomography can be replaced by photonic integrated circuits comprising an arrayed waveguide grating.Two arrayed waveguide grating designs with 256 channels were tested,which enabled the first chip-based optical coherence tomography and angiography in vivo three-dimensional human retinal measurements.Design 1 supports a bandwidth of 22nm,with which a sensitivity of up to 91 dB(830μW) and an axial resolution of 10.7 pm was measured.Design 2 supports a bandwidth of 48 nm,with which a sensitivity of 90 dB(480μW) and an axial resolution of 6.5μm was measured.The silicon nitride-based integrated optical waveguides were fabricated with a fully CMOS-compatible process,which allows their monolithic co-integration on top of an optoelectronic silicon chip.As a benchmark for chip-based optical coherence tomography,tomograms generated by a commercially available clinical spectral-domain optical coherence tomography system were compared to those acquired with on-chip gratings.The similarities in the tomograms demonstrate the significant clinical potential for further integration of optical coherence tomography on a chip system. 展开更多
